본 발명의 일 실시예에서는 나노 튜브를 촉매층으로부터 2회에 걸쳐 성장시키는 경우만을 예로 들었으나, 나노 튜브를 촉매층으로부터 3회 이상의 성장시키는 경우에도 적용시킬 수 있음은 자명하다. 또한, 본 발명은 배선층들이 많아지더라도 간단한 공정을 통해서 컨택, 비아와 같은 수직 배선들을 형성시킬 수 있다. 제1 메탈 배선과 제3 메탈 배선을 비아를 통해서 연결하는 경우를 예로 들면, 제1 메탈 배선 상에 촉매층을 1회만 형성하고, 2회에 걸쳐 성장시켜 연결시킬 수 있다. 즉, 제2 메탈 배선 상에 별도의 랜딩 패드(landing pad)도 불필요하고, 랜딩 패드 상에 다시 촉매층을 형성하여 나노 튜브를 성장시킬 필요도 없다. 또한, 메탈 배선들의 폭이 좁아지게 되더라도, 비아홀을 제1 배선과 1회만 정렬시키면, 이후에는 비아홀과 배선을 정렬시키지 않아도 된다. 따라서, 나노 튜브를 사용한 반도체 소자의 신뢰성이 향상되고, 동작 특성이 향상된다.In addition, the present invention can form vertical interconnections such as contacts and vias through a simple process even if the interconnection layers increase.
