일반적으로 반도체 장치는 다수의 반도체 소자들을 포함하여 이루어지는데, 반도체 장치의 다기능화, 고집적화 경향에 따라 반도체 장치가 형성되는 셀(cell)의 크기는 점차 감소하는 추세이다. 이와 같이 제한된 셀 면적상에 트랜지스터(transistor), 캐패시터(capacitor) 등의 반도체 소자들을 형성하기 위하여 반도체 장치는 복층화 또는 다층화되어 형성되며, 이때 반도체 소자들의 전기적인 상하 연결을 위해 콘택(contact)이 형성된다. 이러한 콘택의 형성 방법은 다음과 같이 나눌 수 있다. 트랜지스터상의 소오스/드레인 영역과 반도체 장치를 직접 연결하는 다이렉트 콘택(Direct Contact, 이하 DC) 형성 방법, 랜딩 패드(landing pad)를 형성하고 그 상부에 콘택을 형성하는 방법, 자기 정렬 콘택(Self-Aligned Contact, 이하 SAC)을 형성하는 방법 등이 있다. 그런데 DC 형성 방법에서는, 반도체 장치의 셀 크기가 점차 작아짐에 따라 활성 영역의 폭이 작아져서 사진 공정상의 정렬 마진이 감소되는 문제 및 저항이 커지는 문제가 발생한다. 한편 랜딩 패드를 사용하는 콘택 형성 방법은 사진 공정의 한계 및 공정 마진 부족으로 인한 활성 영역 피팅(pitting) 현상이 나타나는 등의 문제점이 있다. 따라서 이러한 문제점을 해소하고 안정적인 콘택을 형성하기 위하여 마스크(mask)를 사용하지 않고 콘택을 형성하는 SAC 콘택 형성 방법이 많이 사용되고 있다.In general, a semiconductor device includes a plurality of semiconductor devices, and the size of a cell in which the semiconductor device is formed is gradually decreasing according to the trend of multifunction and high integration of the semiconductor device.
