본 발명은 반도체 소자의 게이트 워드 라인 형성 방법에 관한 것으로, 특히 반도체 소자의 게이트 워드 라인으로 이용되는 금속 게이트 워드 라인을 형성하기 위한 다마신(damascene) 공정에 있어서, 오존(O3)과 불산(HF)의 혼합 가스를 이용하여 층간 절연막의 손실을 최소화하면서 폴리실리콘 게이트 워드 라인을 제거한 후, 금속층을 증착 하여 금속 게이트 워드 라인을 형성하므로써, 기존의 다마신 공정을 이용한 금속 게이트 워드 라인 형성 공정시 폴리실리콘의 식각 공정을 습식 식각법이나 플라즈마 건식 식각법을 적용할 때 발생되는 식각 공정의 어려움을 해결할 수 있는 반도체 소자의 게이트 워드 라인 형성 방법에 관한 것이다.BACKGROUND OF THE INVENTION 1.
