The present invention relates to fabrication of FED (Field Emitting Device), and more particularly, to a method of fabricating a carbon nanotube FED having a three-electrode structure using a lift-off process. In the manufacturing method of the carbon nanotube FED using the lift-off process according to the present invention, after depositing a metal film used as a cathode on a large area glass substrate or an alumina substrate or a ceramic substrate, an insulating thin film on a low temperature on the metal film After the formation, a metal film used as a gate is deposited on the insulating thin film, and then a photoresist is applied on the metal film, followed by a photolithography process to form holes in the metal film and the insulating thin film to be used as a cathode. Make the metal film come out. Subsequently, the transition metal is deposited on the photoresist and the cathode metal film by thermal evaporation, and then the photoresist pattern is removed by a lift-off process, thereby leaving the transition metal only on the cathode metal film. Subsequently, the surface of the transition metal film is etched to form fine grains on the surface of the transition metal film, and carbon nanotubes are grown vertically only on the transition metal film by chemical vapor deposition using carbonization gas such as acetylene. After the spacer is provided on the gate metal film, a glass substrate on which the phosphor and the transparent electrode are attached is placed on the spacer, and then sealed by vacuum.
Description
The present invention relates to the fabrication of a field emitting device (FED), and more particularly, to a method of manufacturing a carbon nanotube FED having a three-electrode structure that is simple in structure and operable at a low voltage by using a lift-off process. Conventional FED using a silicon probe made by etching a conventional silicon substrate has a manufacturing process difficulty of separating the positive electrode and the negative electrode at minute intervals using the etching process in the device fabrication process, and high voltage application is required to operate the device. In addition, there is a problem in that the reliability and performance degradation of the device occurs due to deterioration of the silicon probe due to high current emission. In order to improve the problem of the FED using a silicon probe, a FED using carbon nanotubes has been proposed. In the conventional method of manufacturing FED using carbon nanotubes, carbon nanotubes are first synthesized by an electric discharge method or a laser deposition method, and then the synthesized carbon nanotubes are purified, and then a conductive polymer (2) is deposited on the substrate (1). After attaching, the carbon nanotubes (3) are erected on the conductive polymers (2) using a porous ceramic filter, and then a spacer (4) is formed on the conductive polymers (2), and a grid (5) is formed on the spacers (4). ), And then attaching the phosphor 6 to the upper portion of the grid 5, and then attaching the upper electrode 7 on the phosphor (6). The FED of this structure is more stable than the silicon probe FED, but it is difficult to efficiently build the carbon nanotubes 3 on the conductive polymers 2, and the manufacturing process is complicated. It has a low problem.
The present invention has been made to solve the above problems, and after forming a transition metal selectively by using a lift-off process, by using carbon nanotubes by synthesizing carbon nanotubes perpendicular to the substrate on the transition metal It provides a simple method of manufacturing a three-electrode FED. Since the three-electrode FED according to the present invention uses carbon nanotubes as electron emission tips, a large emission current can be obtained at a low operating voltage, and has a very high probe density per unit area. An important feature of the present invention is to simplify the manufacturing process because it is possible to selectively form the transition metal film using a lift-off process and to selectively grow carbon nanotubes only on the catalytic metal film. In addition, reproducibility and economical efficiency can be greatly improved by eliminating the process of refining carbon nanotubes or aligning with fine pores. Also, since it can contain several emission probes per pixel, a method of manufacturing three-electrode FED with high reliability and yield Will be provided.
