상기 패턴화된 그래핀층이 위치하는 영역의 수직 단면은 상기 기판, 상기 GaN층, 상기 패턴화된 그래핀층 및 상기 (Ga,In)계 질화물의 적층 형태를 갖고,
상기 패턴화된 그래핀층이 위치하지 않는 영역의 수직 단면은 상기 기판, 상기 GaN층 및 상기 (Ga,In)계 질화물의 적층 형태를 가지며,
상기 패턴화된 그래핀층 상부에 형성된 (Ga,In)계 질화물과 상기 GaN층 상부에 형성된 (Ga,In)계 질화물은 서로 다른 형태를 갖고,
