Explanation of related technology
BACKGROUND OF THE INVENTION High-speed, high-capacity, high-capacity energy storage devices such as supercapacitor and lithium (Li) ion batteries are widely used in portable electronic products, medical, transportation, grid- And is being used in many increasing applications, including uninterruptible power supply (UPS). In recent rechargeable energy storage devices, collectors are made of electrical conductors. Examples of materials for the positive electrode collector (cathode) include aluminum, stainless steel, and nickel. Examples of materials for a negative electrode collector (anode) include copper (Cu), stainless steel, and nickel (Ni). Such collector may be in the form of a foil, film, or thin plate, generally having a thickness in the range of about 6 to 50 占 퐉.
The active electrode material at the positive electrode of a Li-ion battery is typically selected from a combination of lithium transition metal oxides such as LiMn 2 O 4 , LiCoO 2 , and Ni or Li oxide, and electrically conductive particles such as carbon or graphite , And a binder material. Such a positive electrode material is considered to be a lithium-intercalation compound, wherein the amount of conductive material ranges from 0.1 wt% to 15 wt%.
Graphite may be used as the active electrode material of the negative electrode and may be in the form of a MCMB powder made of lithium-intercalated meso-carbon micro beads (MCMB) having a diameter of about 10 탆. have. The lithium-interlayer MCMB powder is dispersed in the polymer binder matrix. The polymer for the binder matrix is made of a thermoplastic polymer comprising a polymer having a rubber modulus. The polymeric binder acts to bond with the MCMB material powder to prevent crack formation and to prevent disintegration of the MCMB powder on the surface of the collector. The amount of polymer binder ranges from 2% to 30% by weight.
Separators of Li-ion batteries are typically made of micro-porous polyethylene and polyolefin and are applied in separate manufacturing steps.
For most energy storage applications, the charge time and capacity of the energy storage is an important parameter. Also, the size, weight, and / or cost of such an energy storage device may be an important limiting factor. The use of electrically conductive particles and the associated binder material of MCMB powder and of said electroconductive particles and MCMB powder in energy storage devices has many disadvantages. That is, such materials limit the minimum size of electrodes made of such materials, create inadequate internal resistance in energy storage devices, and require complex and compromised manufacturing methods.
Thus, there is a need in the art for energy storage devices that can be made smaller, lighter, more cost-effective, capable of faster charging, and of higher capacity.

본원에 기재된 구체예가 실행될 수 있는 예시적인 롤-투-롤 및 불연속형 기판 시스템(discrete substrate system)이 본원에 기재되어 있으며, 추가의 상세사항은, 본원에서 전체 내용이 참조로 통합되는, 발명의 명칭 "APPARATUS AND METHODS FOR FORMING ENERGY STORAGE OR PV DEVICES IN A LINEAR SYSTEM"의 미국 가특허출원번호 제61/243,813호(Attorney Docket No. APPM/014044/ATG/ATG/ESONG) 및 발명의 명칭 "APPARATUS AND METHOD FOR FORMING 3D NANOSTRUCTURE ELECTRODE FOR ELECTROCHEMICAL BATTERY AND CAPACITOR"의 미국 특허출원번호 제12/620,788호(Attorney Docket No. APPM/012922/EES/AEP/ESONG)에 기재되어 있다.

Embodiments generally described herein relate to electrode structures useful in batteries or electrochemical capacitors, and methods of producing such electrode structures with improved lifetime, lower production costs, and improved process performance. Embodiments generally described herein include porous three-dimensional electrode structures having increased surface area. In one embodiment, the electrode structure includes a three-dimensional metal porous and conductive dendritic structure formed on the columnar metal layer and the columnar metal layer. One embodiment described herein relates to a method of depositing a columnar metal layer and depositing a layer of metal on the surface of the substrate, wherein electrochemical process parameters such as electrolyte chemistry, applied voltage, applied current, and / or hydrodynamic properties at the plating surface A method of forming a porous electrode structure by depositing a three-dimensional metal porous dendritic structure on a columnar metal layer by a diffusion limited electrochemical deposition process carried out by controlling the thickness of the porous metal structure.
In an effort to achieve the desired plating film shape or film properties, it is often desirable to increase the concentration of metal ions near the cathode (e. G., The seed layer surface) by reducing the diffusion boundary layer or increasing the metal ion concentration in the bath Is desired. It should be noted that the diffusion boundary layer is strongly associated with the hydrodynamic boundary layer. If the metal ion concentration is too low and / or the diffusion boundary layer is too large at the desired plating rate, the limiting current iL) Will be reached. The diffusion limited plating process that occurs when the limiting current is reached prevents the plating rate from increasing by applying a larger power (e.g., voltage) to the cathode (e.g., the metallized substrate surface). Once the critical current is reached, the resulting dendritic-type film growth that results from gas generation and mass transport limited processes results in a low density columnar film.

The
The barrier layer may be deposited by CVD techniques, PVD techniques, electroless deposition techniques, evaporation, or molecular beam epitaxy. The barrier layer may also be a multi-layered film deposited individually or sequentially by the same technique or by a combination of techniques.
Suitable physical vapor deposition techniques for deposition of barrier layers include techniques such as high density plasma physical vapor deposition (HDP PVD), collimated sputtering or long throw sputtering. One type of HDP PVD is ionized metal plasma physical vapor deposition (IMP PVD). An example of an IMP PVD capable chamber of a barrier layer is an IMP VECTRA chamber. The chamber and process geometry are available from Applied Materials, Inc. of Santa Clara, California. Generally, IMP PVD involves ionizing a substantial portion of the sputtered material from a metal target to deposit a layer of sputtered material on the substrate. The power supplied to the coils in the chamber enhances the ionization of the sputtered material. Ionization causes the sputtered material to be attracted in a substantially perpendicular direction to the biased substrate surface and deposits a layer of material with good step coverage on high aspect ratio features. The chamber may also contain nitrogen for the deposition of reactive process gases, such as metal nitrides. An exemplary process for the deposition of a barrier layer using physical vapor deposition is described in U.S. Patent No. 6,436,267, filed August 29, 2000, which is incorporated herein by reference in its entirety, For example, co-pending US patent application Ser. No. 09 / 650,108, entitled " For Achieving Copper Fill Of High Aspect Ratio Interconnect Features. "
An example of a chamber capable of chemical vapor deposition of the barrier layer is a CVD TxZ chamber. The chamber and process geometry are available from Applied Materials, Inc. of Santa Clara, California. Generally, chemical vapor deposition involves flowing a metal precursor into a chamber. The metal precursor is chemically reacted to deposit a metal film on the substrate surface. The chemical vapor deposition may further include the use of a plasma to assist in the deposition of the metal film on the substrate surface. An exemplary process for depositing a barrier layer from a metal precursor is disclosed in U.S. Patent No. 6,743,473, filed Feb. 16, 2000, and U.S. 6,743,473, filed June 1, 2004, which is incorporated herein by reference in its entirety, No. 09 / 505,638, entitled " Chemical Vapor Deposition of Barriers From Novel Precursors ", and co-pending U. S. Patent Application Serial No. 09 / 505,638, entitled " MOCVD Approach To Deposit Tantalum Nitride Layers "filed March 10, U.S. Patent Application Serial No. 09 / 522,726, which is incorporated herein by reference in its entirety. The PVD chamber and / or the CVD chamber may also be integrated into a process platform, such as the ENDURA ™ platform, also available from Applied Materials, Inc. of Santa Clara, California.
An example of a process tool that enables roll-to-roll evaporation of the barrier layer is the SMARTWEB vacuum web coater available from Applied Materials, Inc., Santa Clara, coater. Generally, the evaporation method involves placing the material or source material to be deposited in a chamber or crucible and heating in a vacuum environment until the material is vaporized. One heating method involves heating the material using an electron beam. The use of a high vacuum environment increases the average free path of the vapor molecules, causing vapor to travel through the linear path with minimal collision until the vapor hits the surface and condenses to form a film. The rate of removal from the source material varies with the correspondingly varying vapor pressure depending on the temperature. For example, as the vapor pressure corresponding to an increase in temperature generally increases, the removal rate from the source material also increases. Films that can be deposited using an evaporation method include films containing copper (Cu), chromium (Cr), titanium (Ti), alloys thereof, combinations thereof, and titanium nitride (TiN).
The
Physical vapor deposition techniques suitable for deposition of a seed layer include techniques such as high density plasma physical vapor deposition (HDP PVD), focused sputtering or long throw sputtering. One type of HDP PVD is ionized metal plasma physical vapor deposition (IMP PVD). An example of a chamber capable of ionized metal plasma physical vapor deposition of the seed layer is the IMP VECTRA chamber. The chamber and process geometry are available from Applied Materials, Inc. of Santa Clara, California. An exemplary method for depositing a seed layer using PVD technology is described in U. S. Patent Application No. "Method For Achieving Copper Fill of High " filed on August 29, 2000, which is incorporated herein by reference in its entirety, Aspect Ratio Interconnect Features, co-pending U.S. Patent Application Serial No. 09 / 650,108. An example of a chamber capable of chemical vapor deposition of a seed layer is a CVD TxZ chamber. The chamber and process configurations are also available from Applied Materials, Inc. of Santa Clara, California, USA. An exemplary process for depositing a seed layer using CVD techniques is described in greater detail in U. S. Patent No. 6,171, 661, entitled " Deposition of Copper With Increased Adhesion " issued January 9,2001.

Research has been conducted on the use of copper resinous bodies rather than using coarse surface copper as a substrate for active anode materials. The present inventors believe that this method is the most promising solution.
In order to grow the resinous body, a technique called electrochemical deposition is used. This method involves immersing a flat substrate, for example, a copper substrate, in a sulfuric acid deposition tank, where the potential will eventually be established. The electric potential spike at the anode is large enough to cause a reduction reaction. The hydrogen gas bubbles are formed as a by-product of the reduction reaction. At the same time, the resinous body is constantly generated from the Cu crystal grains in the electrolyte. The resinous bodies terminate their growth around these bubbles because there is no electrolyte-electrode contact beneath the bubbles. In some respects, these fine bubbles act as templates for resinous body growth. This is why these anodes have many spherical pores.
As the bubbles occur, they can associate with neighboring bubbles (known as agglomeration) to form larger resin-body molds. The artifacts retained from this overall process are (relatively) large pores in the resinous body growth. In order to maximize the surface area, it is desirable to minimize the size of these pores. The most intuitive method involves minimizing bubble agglomeration. To do this, a voltage spike is introduced more gradually, resulting in the same amount of sulfuric acid reduction over a longer period of time. When this method is performed, the bubble population density is lower because the reduction rate is slower. If the bubble density is lower, less aggregation occurs and the bubble is kept smaller. This has the effect of exposing the resinous body growth to a smaller bubble mold leaving smaller pores on the sample.
