Description
The present invention relates to a display device, and more particularly to a display device using a nitride semiconductor light emitting device.
Light emitting diodes (LEDs) are well-known semiconductor light emitting devices that convert current into light. In 1962, red LEDs using GaAsP compound semiconductors were commercialized. GaP: N series green LEDs and information communication devices As a light source for a display image of an electronic device.
Nitride compound semiconductors typified by gallium nitride (GaN) have high thermal stability and a wide bandgap (0.8 to 6.2 eV), attracting much attention in the field of high-output electronic component development including LEDs come.
One of the reasons for this is that GaN can be combined with other elements (indium (In), aluminum (Al), etc.) to produce semiconductor layers emitting green, blue and white light.
Since the emission wavelength can be controlled in this manner, it can be tailored to the characteristics of the material according to the specific device characteristics. For example, GaN can be used to create a white LED that can replace the blue LEDs and incandescent lamps that are beneficial for optical recording.
Therefore, nitride-based semiconductors are currently used as a base material in the fabrication of blue / green laser diodes and light emitting diodes (LEDs). Especially, high power LED is attracting attention as a white light source, and it is expected that the application of LED light will be further expanded in the future.

The present invention has the following effects.
In realizing a display device using a semiconductor light emitting device, a semiconductor light emitting device can be driven by current driving, and therefore, it is advantageously small in size because it is not largely affected by a load characteristic, and since such a light emitting device has excellent luminance, Individual unit pixels can be constructed with a small size.
For example, if a unit pixel is a rectangle pixel having one side of 600 mu m and the other side of 300 mu m, the size of the individual semiconductor light emitting elements disposed in the unit pixel can be determined by using a square light emitting element having a side length of 10 mu m May also exhibit sufficient brightness to achieve a display device.
In addition, the power for driving the display device according to the overall size of the display device may greatly increase. However, the display device using the semiconductor light emitting device described above has characteristics in which the power does not greatly increase according to the size. Therefore, application to a large-area display device is effective.
As described above, a unit pixel having sufficient brightness can be formed by a semiconductor light emitting element of a small size, and therefore, the distance between the semiconductor light emitting elements is relatively large.
Therefore, in the case of AM driving by the thin film transistor, the interval between the individual thin film transistors can be large, and since the distance between the individual pixels is large, the individual thin film transistor, the light emitting element, And thus can be used in flexible display devices that can be bent.

The semiconductor
For example, the semiconductor
In this case, a
That is, a red (R)
Therefore, a display device can be implemented using such a large number of pixels. That is, FIG. 1 shows a state in which one pixel is implemented by three unit pixels, which shows a part of the entire display device.
At this time, a

In FIG. 1, as an example of the semiconductor
In the semiconductor
When the nitride-based semiconductor
The first conductive semiconductor layer is a p-type semiconductor layer and the second conductive semiconductor layer is an n-type semiconductor layer. The
1, the horizontal semiconductor
The
In some cases, the
The sizes of the individual semiconductor

That is, the
At this time, the
At this time, the
As described above, a unit pixel having sufficient brightness can be constituted by the small-sized semiconductor light-emitting
Therefore, the interval between the individual
An electrical connection between the
As shown in FIG. 2, the anisotropic
The
Therefore,
In this way, a display device using the semiconductor
As described above, the semiconductor
3 shows a structure of a horizontal type light emitting device. That is, a
At this time, the transparent
However, the transparent
Meanwhile, a vertical type light emitting device as shown in FIG. 4 may be used. That is, in the vertical light emitting device, the
The positions of the n-
FIG. 5 shows another example of a display device implemented using such a vertical type semiconductor light emitting device.
That is, the
The transparent
The transparent
The semiconductor
In other words, a
In some cases, the semiconductor
It goes without saying that, in some cases, only the blue light emitting element may be used solely in the portion constituting the blue unit pixel.
As described in the example of Fig. 1, a color filter may also be provided.
In addition, the
It is needless to say that the technical matters described in the example of FIG. 1 can be equally applied to the other unexplained portions.
When the semiconductor
That is, as shown in FIG. 6, the area partitioned by the a line, the b line, and the b 'line in the wafer on which the individual semiconductor light emitting device is implemented can be used as it is in the display device.
In order to achieve this, the semiconductor layers are arrayed together with the electrode array on the wafer on which the semiconductor thin film is formed, and the lower electrodes are commonly connected to integrate them into the
At this time, the area of the display device can be made proportional to the wafer size. In other words, if the size of the wafer is increased and the size of the display is reduced, it is possible to realize the multi-value display.
In order to form the unit pixel, as described above, the size of the individual light emitting elements may be a rectangular or square element with one side of 150 mu m or less.
Meanwhile, as shown in FIG. 7, the display device using the semiconductor light emitting device may be implemented in a passive matrix (PM) form.
This is because the

The electrical connection between the
The
The configuration of the
Such a passive matrix (PM) type display device can have a simpler structure because a thin film transistor process is not required.
As described above, since the semiconductor light emitting device can have a high luminance, it is possible to perform a natural gradation display even when driven by a passive matrix method, and it is possible to provide the minimum luminance for this.
Fig. 8 shows an example of such passive matrix driving. This driving is an example of driving QVGA (320 * 240 * 3) picture quality, and shows gray scale display when one frame is 16.67 ms, the number of scan lines is 320, and the light emission time per line is 52.1 占 퐏.
If there is a light emitting element capable of achieving brightness of 200 cd / m < 2 > in one frame, the luminance upon driving the light emitting element is 0.625 cd / m < 2 >
Therefore, if one unit pixel can achieve a brightness of 64,000 cd / m 2 at maximum power, it is possible to realize 200 cd / m 2 by PM driving.
Fig. 9 shows an example of passive matrix (PM) block driving. That is, the maximum luminance of the unit pixel of the light emitting device can be reduced by half by driving the PM block, and in a display device of a low resolution, such PM driving can cope with AM driving.
Similarly, an example of driving a QVGA (320 * 240 * 3) picture quality is shown, in which gray scale display is shown when one frame is 16.67 ms, the scan line is 320/2, and the light emission time per line is 104 mu s.
If there is a light emitting element capable of achieving brightness of 200 cd / m < 2 > in one frame, the luminance when the PM is driven by the light emitting element is 1.25 cd / m < 2 >
Therefore, if one unit pixel can achieve a brightness of 32,000 cd / m 2 at maximum power, it is possible to realize 200 cd / ㎡ by PM driving.
