Description
The present invention relates to a semiconductor wafer manufacturing apparatus and method for filling a via hole of a wafer with a conductor, an insulating layer, a barrier layer, and the like.
Due to miniaturization and large capacity of electronic products, high integration density of semiconductors has been required. As a result, the directivity of the semiconductor has been remarkably developed. Recently, however, a method of increasing the directivity has been limited, and a 3D package method of stacking a plurality of chips in one package has been developed. There was a method of stacking a plurality of chips by a 3D packaging method and then connecting wires at corners. However, this method has a disadvantage in that it requires not only an increase in area but also an intermediate layer between the chips.
In order to overcome such a problem, a through silicon via (TSV) method in which a vertical electrical connection portion is formed in a chip is proposed. In order to use the TSV method, a process for filling a conductor with a via hole formed in a narrow and long shape in a thickness direction is required, unlike a circuit simply forming a circuit on a semiconductor surface. In particular, forming a conductor, an insulating layer, a barrier layer, or the like in a narrow and long via hole causes many problems.
Conventional semiconductor forming processes include a dry process and a wet process. In the dry process, it is difficult to uniformly form a conductor in a narrow and long via hole compared with a wet process.
In the case of a wet process, a process is generally known in which a surface of a wafer is directed downward in a tank containing a chemical substance, reacted, and then cleaned. However, such a process requires a large amount of chemical substances, which is very wasteful. In addition, since the backside of the wafer and the chemical substance are coated on the surface of the wafer, the wafer must be moved to a separate apparatus for cleaning There are many problems.
The embodiments of the present invention have been devised in order to solve the above-mentioned problems, and it is an object of the present invention to reduce the amount of chemicals used, to eliminate the fear of contamination of wafers, To provide a semiconductor wafer manufacturing apparatus.

As described above, according to the present invention, various effects including the following can be expected. However, the present invention does not necessarily achieve the following effects.
As described above, by positioning the cap on which the sealing lips are formed on the upper surface of the wafer, the reaction can be performed using only a small amount of the processing liquid, thereby reducing the amount of the processing liquid used, Can be prevented from being contaminated.
Further, the treatment liquid remaining on the wafer can be removed by rotating the wafer chuck, and the wafer can be processed without moving to other equipment.
By providing the processing liquid supply unit and the ejector, there is an advantage that the degree of recycling of the processing liquid can be increased.
In addition, it is possible to prevent the processing liquid scattered from the wafer from permeating to other parts of the equipment due to the processing liquid recovery unit. Particularly, since the process liquid recovery section is composed of the inner process liquid recovery section and the outer process liquid recovery section and the wafer chuck can be moved up and down by the chuck lift device, the process liquid supplied for each step can be separated and recovered.
In addition, the cap can be lowered while pressing the inner process liquid recovery portion, and the inner process liquid recovery portion can be restored or lifted by the elastic restoring force when the cap is lifted or lowered, thereby preventing structural interference between the cap and the inner process liquid recovery portion.
Further, by agitating the treatment liquid with the second electrode, the treatment liquid can be activated more, and the wafer can be treated uniformly and uniformly, without the need of adding a separate component for agitating the treatment liquid.
In addition, the via hole treatment process of the wafer, cleaning and drying can be solved by a single apparatus, which is effective.

The treatment
The inner processing
Particularly, the inner treatment
The
In another embodiment, the inner process
The outer process
Meanwhile, the
그리고, 전도체층 형성을 위한 처리액(110)의 도금을 위해 웨이퍼(100)를 사이에 두고 제1전극과 제2전극(250)이 상하 대향 설치될 수 있다. 제1전극은 웨이퍼 척(200)에 전기를 전도할 수 있도록 설치된다. 제2전극(250)은 제1전극과 반대극 즉 양극으로 이루어질 수 있다. 제2전극(250)은 제1전극과 상하 대향 설치될 수 있도록 웨이퍼 척(200)의 상측에 구성되는데, 캡(300)에 의해 지지될 수 있도록 외측챔버에 설치될 수 있다. 특히, 제2전극(250)은 웨이퍼(100)에 대응토록 환형 스커트에 의해 둘러싸도록 설치될 수 있다. 또한, 제2전극(250)은 웨이퍼(100) 상에 공급된 처리액(110)을 교반시킬 수 있도록 캡(300)에 상하방향을 중심으로 회전 가능토록 설치될 수 있다. 즉, 캡(300), 특히 상부캡(320)의 내부에는 제2전극(250)을 회전시키기 위한 제2전극용 모터(260)가 설치되며, 제2전극(250)은 제2전극용 모터(260)의 회전축(262)에 일체로 회전되도록 결합될 수 있다. 또한, 제2전극(250)은 상부캡(300)의 내부에 설치된 전극 승강장치(270)에 의해 승강 가능토록 설치될 수 있으며, 전극 승강장치(270)는 랙, 피니언으로 구현되거나, 실린더 등 다양한 형태로 구현될 수 있으며 이에 대한 자세한 설명은 생략한다. 도 7은 도 1의 노즐과 연결된 처리액 공급부 및 이젝터의 개념도이다.FIG. 7 is a conceptual diagram of a process liquid supply unit and an ejector connected to the nozzle of FIG. 1;
7, the embodiment of the present invention may include a processing
The
It is preferable that the
The
It may be more advantageous that the treatment
In addition, a valve for opening and closing is constituted at a connection portion between the
Hereinafter, a manufacturing method for a processing process for filling a via hole in a via hole of the
The method of manufacturing a semiconductor wafer according to the present invention is roughly divided into a via hole treatment process step for plating with a
The via hole treatment process step can be accomplished as follows.
When the
When the process of treating the via hole of the
Next, the
(S90).As described above, the
As described above, by placing the cap having the sealing lips on the upper surface of the wafer, the reaction liquid can be reacted using only a small amount, so that the amount of the processing liquid used can be reduced, It is possible to prevent contamination.
Further, the treatment liquid remaining on the wafer can be removed by rotating the wafer chuck, and the wafer can be processed without moving the equipment in another step.
By providing the processing liquid supply unit and the ejector, there is an advantage that the degree of recycling of the processing liquid can be increased.
In addition, the treatment liquid can be recovered through the inside treatment
