상기 선택적으로 노출된 n형 반도체층 영역에 습식 식각 시 식각속도가 상대적으로 낮아지도록 표면 처리하는 단계;
상기 마스크층을 제거하는 단계; 및
상기 n형 반도체층을 습식 식각 방식으로 식각하여 요철 구조를 형성함과 동시에 상기 선택적으로 노출된 n형 반도체층 영역에 미세 요철구조가 패터닝된 표면 처리에 의해 형성되는 단계;
