Claims (4)
상기 지지 기판 상에 순차적으로 형성된 제1 반도체층, 활성층 및 제2 반도체층을 구비하는 발광구조물;
상기 제1 반도체층 및 활성층에 이온주입하여 상기 제1 반도체층 및 활성층을 관통하도록 형성되고, 서로 이격된 복수의 제3 반도체층;
상기 제3 반도체층 주위로, 상기 제1 반도체층 및 활성층에 이온주입하여 상기 제1 반도체층 및 활성층을 관통하도록 형성되어, 상기 제3 반도체층과 상기 제1 반도체층 사이, 및 상기 제3 반도체층과 상기 활성층 사이를 절연시키는 제1 절연체;
상기 제1 반도체층에 컨택되며, 상기 발광구조물의 외부로 노출된 전기 연결부를 구비하는 제1 전극층;
상기 제3 반도체층에 컨택되며, 상기 발광구조물의 외부로 노출된 전기 연결부를 구비하는 제2 전극층;
상기 제1 전극층과 상기 제2 전극층 사이에 제공되어 서로 절연시키는 제2 절연체; 및
상기 지지 기판과 상기 제2 전극층 사이에 제공되는 솔더/ 확산방지(Solder/Diffusion Barier)층;을 포함하는 수직구조 발광다이오드.

A light emitting structure including a first semiconductor layer, an active layer, and a second semiconductor layer sequentially formed on the supporting substrate;
A plurality of third semiconductor layers formed to penetrate the first semiconductor layer and the active layer by ion implantation into the first semiconductor layer and the active layer and spaced apart from each other;
Wherein the first semiconductor layer and the second semiconductor layer are formed so as to penetrate the first semiconductor layer and the active layer by ion implantation into the first semiconductor layer and the active layer around the third semiconductor layer, A first insulator for insulating the layer from the active layer;

And a solder / diffusion barrier layer provided between the supporting substrate and the second electrode layer.
