우선 유리기판 위에 광경화성수지(아크릴레이트계 수지, 한국 Chemoptics사 제조, NIP-K28)를 스핀코팅법(마이다스 시스템사, 2000~4000rpm)으로 두께 200~300nm로 코팅하였다. 이후 전자빔식각 공정(히다치사)으로 패턴을 형성한 임프린트 스탬프(패턴의 요부 폭: 50nm~2μm, 패턴의 철부 폭 50nm~2μm, 쿼츠 재질)를 상기 광경화성수지층에 압착하여 패턴을 전사함으로써 1차 레지스트층 패턴을 형성하였다. 상기 1차 레지스트층 패턴을 마스크로 사용하여 플라즈마 에칭(ICP plasma etch, 압력 10~100mTorr, 플라즈마 파워=50~300W, 가스: CF4, CHF3, SF6 등 F를 함유하는 플루오르카본가스)하여 복수의 1차 요철부를 갖는 나노스탬프를 제작하였다. 이후, 상기 복수의 1차 요철부를 갖는 나노스탬프의 표면에 광경화성수지(아크릴레이트계 수지, 한국 Chemoptics사 제조, NIP-K28)를 다시 스핀코팅법(마이다스 시스템사, 2000~4000rpm)으로 두께 200~300nm로 코팅하였다. 이후 상기 레지스트층 위에 상기 임프린트 스탬프를 얼라인먼트 공정에 의하여 상기 임프린트 스탬프의 철부가 상기 복수의 1차 요철부를 갖는 나노스탬프의 1차 요부 사이에 오도록 한 후, 상기 1차 레지스트층 패턴 형성과 동일한 방식으로 2차 레지스트층 패턴을 형성하고, 상기 1차 요철부를 갖는 나노스탬프를 제작하는 공정과 동일하게 실시하여 복수의 2차 요철부를 갖는 나노스탬프를 제작하였다. 이와 동일한 방식으로 4회 반복하여, 6차 요철부를 갖는 나노스탬프를 완성하였다. 결과적으로 요부의 폭 50~100nm, 철부의 폭 50~100nm으로 균일한 폭을 갖는 도 4(i)형태의 요부와 철부가 형성되어 조밀한 패턴의 나노스탬프를 제작하였다.First, a photocurable resin (acrylate resin, manufactured by Chemoptics, NIP-K28) was coated on a glass substrate with a thickness of 200 to 300 nm by spin coating (MIDAS SYSTEM, 2000-4000 rpm). The same procedure was repeated four times to complete the nanostamp having the sixth uneven portion. As a result, a recessed portion and an iron portion of FIG. 4 (i) having a uniform width were formed to have a width of 50 to 100 nm and a width of 50 to 100 nm of the recessed portion to prepare a nanostamp having a dense pattern.
