Abstract
본 발명은 반도체 소자의 제조방법에 관한 것으로, 하부 금속층과 상부 금속층 간에 Si3N4 또는 SiC를 이용하여 확산 배리어층을 형성하고, 상기 상부 금속층과 대응되는 부위 내에서 식각공정을 통해 상기 확산 배리어층의 두께를 조절하여 상기 상부 금속층과 대응되는 부위에서의 상기 확산 배리어층의 목표치 정전용량을 획득함으로써, 추가적인 공정없이 효과적으로 다층 배선 간의 확산 배리어층과, MIM(Metal Insulator Metal) 구조의 캐패시터의 유전체막으로 동시에 구현이 가능한 확산 배리어층을 형성할 수 있는 반도체 소자의 제조방법을 개시한다.
