The present invention relates to a metal-insulator-metal (MIM) capacitor and a method for manufacturing the same, and more particularly, to a MIM capacitor including a dielectric film having a crystallization preventing film and a method for manufacturing the same.
In recent years, as the degree of integration of semiconductor devices increases, the area occupied by devices within chips is decreasing. In the case of a capacitor that stores information of a dynamic random access memory (DRAM) device, it is also required to have the same or more capacity as before in a narrower area.
Accordingly, a technique for increasing the capacity of the capacitor is continuously researched, and in recent years, a technique of employing a dielectric film having a high dielectric constant in the capacitor is the mainstream.
A dielectric film having a high dielectric constant is usually a metal oxide obtained from a metal having a high oxygen affinity. The high dielectric film has a high dielectric constant but is unstable and has a large leakage current. Therefore, in order to use a dielectric film having an unstable high dielectric constant, a metal having an inevitably high work function must be used as the capacitor electrode. Capacitors of this structure are generally referred to as MIM capacitors.
As a dielectric film of a conventional MIM capacitor, a tantalum oxide film Ta 2 O 5 having a dielectric constant? Of about 25 is generally used. The tantalum oxide film has a high dielectric constant but a very large leakage current. Accordingly, when a tantalum oxide film is used as a dielectric film, it is common to use a ruthenium (Ru) metal having excellent barrier properties than other metals as the electrode of the capacitor. However, the ruthenium metal has excellent characteristics as an electrode material of a capacitor, but as it is known, precious metals have a high price and thus have problems in mass production.
In the related art, a technique using a metal nitride film, such as titanium nitride (TiN), which is widely used in a semiconductor manufacturing process while being lower in price than ruthenium metal, has been proposed. As is known, titanium nitride films are known to have low reactivity, stable leakage current characteristics, and excellent conductive properties. However, since the titanium nitride film has lower barrier characteristics than the ruthenium metal film, when the titanium nitride film is used as an electrode, a tantalum oxide film having a large leakage current cannot be used as the dielectric film.
Accordingly, in the case where a titanium nitride film is used as the capacitor electrode, a technique of using a hafnium oxide film (HfO 2 ) having better leakage current characteristics than the tantalum oxide film as a dielectric film has been proposed. Hafnium oxide films are known to have a higher dielectric constant (? # 20 to 25) than tantalum oxide films and have higher reliability than tantalum oxide films. Capacitors composed of titanium nitride / hafnium oxide / titanium nitride are cheaper than capacitors composed of ruthenium / tantalum oxide / ruthenium, and can realize high capacitance with low leakage current. Suitable. Techniques for using such hafnium oxide films as dielectric films are disclosed in US Pat. Nos. 6,348,386B1 and 6,420,279.
However, the titanium nitride film / hafnium oxide film / titanium nitride film has the following problems.
The capacitor composed of titanium nitride film / hafnium oxide film / titanium nitride film has a very low leakage current at the time of formation. However, after completion of the fabrication of the capacitor, the back-end of the semiconductor device, such as a process of forming an interlayer insulating film (not shown), a process of forming a barrier metal film (not shown), and an intermetallic insulating film (not shown), or the like. It was observed that a large amount of leakage current is generated when the back-end process proceeds, especially when the deposition process of the barrier metal film proceeds at a high temperature. This leakage current is caused by crystallization of the hafnium oxide film in a high temperature process such as a barrier metal film deposition process. That is, when the hafnium oxide film, which is a dielectric film, is crystallized by the high temperature process, crystal defects may occur in the hafnium oxide film, and a leakage current is generated.
FIG. 1 shows a crystal peak of a dielectric film of a capacitor when a hafnium oxide film is used as a capacitor dielectric film. (A) of the graph shows the crystal peak of the hafnium oxide film during deposition, (b), (c), (d) shows the crystal peak of the hafnium oxide film after the back-end process. More specifically, (b) shows the crystal peak of the hafnium oxide film heat-treated at 500 ° C temperature, (c) shows the crystal peak of the hafnium oxide film heat-treated at 537 ° C temperature, (d) is at 550 ° C temperature The crystal peaks of the heat treated hafnium oxide film are shown.
According to the graph, when a hafnium oxide film was used as the capacitor dielectric film, immediately after the capacitor was formed, no peak was present other than the crystal peak of the lower electrode, that is, the titanium nitride film (see (a) in the graph).
However, as the back-end process proceeds, as shown in (b), (c), and (d), a crystal peak is present in the dielectric film, which may be expected to cause crystal defects in the dielectric film.
In addition, the hafnium oxide film should be formed to a thickness of about 10 nm in order to be applied to DRAM devices having a design rule of 100 nm or less. However, the hafnium oxide film is deposited evenly to the above-described thickness on the flat surface, but hardly formed to have a uniform thickness on the three-dimensional lower electrode surface, causing additional leakage current of the capacitor.
Accordingly, an object of the present invention is to provide a MIM capacitor capable of preventing leakage current of the dielectric film.

Referring to FIG. 3B, a
In the method of forming a metal nitride film such as a titanium nitride film by CVD, a step of simultaneously supplying a titanium source such as a titanium chloride source TiCl 4 and a nitric acid source NH 3 to a chamber for a predetermined time, as shown in FIG. 4. It includes.
A method of forming a titanium nitride film by the ALD method includes a step of supplying a titanium chloride source for a predetermined time, a step of purging, a step of supplying a nitric acid source, and a step of purging, as shown in FIG. 5.
(H+Cl→HCl↑). On the other hand, the method of forming a titanium nitride film by the SFD method, as shown in Figure 6, the step of supplying the nitric acid source, the step of simultaneously supplying the nitric acid source and titanium chloride source in a state that the nitric acid source is supplied for a certain time, and Stopping supply of the titanium chloride source and supplying only the nitric acid source for a period of time. The SFD method injects a nitric acid source for a predetermined time before the titanium chloride source is injected, thereby creating an atmosphere that prevents the chloride group (Cl) of the titanium chloride from penetrating into the lower portion, for example, the
As is known, the metal source for forming the metal nitride film mainly includes chloride groups, which chloride group penetrates toward the
In addition, the
평탄화 방법은 CMP(chemical mechanical polishing) 또는 에치백(etchback) 방식이 이용될 수 있다. Referring to FIG. 3C, a second insulating
As shown in FIG. 3D, the first and second insulating
At this time, when the first
In this embodiment, in order to improve the step coverage characteristics of the first
TEMAH(tetrakis-ethyl metyl amino hafnium, Hf[NC2H5CH3]4

However, such argon gas is very low in reactivity with other gases, so that if argon gas is not completely removed and remains on top of the resultant, the subsequently supplied reaction source is not evenly adsorbed on the resultant surface. Accordingly, when the pumping process is performed to remove argon gas or residues that may remain before the supply of the reaction source, the reaction sources are uniformly chemisorbed on the resultant surface, thereby forming the
An
In the case of forming the
Like the first
In addition, the first

9 is a graph showing crystal peaks of a capacitor dielectric film according to an embodiment of the present invention. 7A to 7D show a case where a hafnium oxide film / aluminum oxide film / hafnium oxide film is used as a capacitor dielectric film. At this time, each of the hafnium oxide films was formed to have a thickness of 30 mV, and the aluminum oxide layer was formed at a thickness of 2 mV. (C) shows the crystal peak of the capacitor dielectric film heat-treated at 537 ° C after deposition, (D) shows the crystal peak of the capacitor dielectric film heat-treated at 550 ° C after deposition.
When the hafnium oxide film / aluminum oxide film / hafnium oxide film is used as the capacitor dielectric film as in the present embodiment, it is confirmed that the crystal peaks are not seen as in (B) to (D) even after the back-end heat treatment process. On the other hand, when the back-end process is performed at a temperature of 500 ° C., the hafnium oxide film / aluminum oxide film / hafnium oxide film of the present invention shows a low leakage current as immediately after deposition, but the conventional hafnium oxide film shows a relatively high leakage current. It can be seen.
Accordingly, when the hafnium oxide film / aluminum oxide film / hafnium oxide film dielectric is adopted as in the present invention, it can be seen that the capacitor leakage characteristics are improved.

The capacitor of the structure is shown, and (K) denotes a capacitor of a titanium nitride film / hafnium oxide film 35 ', an aluminum oxide film 2', and a hafnium oxide film 35 '/ titanium nitride film structure.
It can be seen that when the capacitors are back-end, (J) and (K) exhibit low leakage current, while (I) using a single hafnium oxide film as the capacitor dielectric film, the leakage current increases.

FIG. 10 is a graph showing a distribution (yield) in which a fail is generated after a data "0" (D0) test, in which "0" is written in the capacitor and the test is performed. When the hafnium oxide film / aluminum oxide film / hafnium oxide film is used as the capacitor dielectric film as in the embodiment of the present invention, as shown in FIG. The absence of a 50% failed bit in these DO tests shows that the reliability of the capacitor is quite good.
Through this graph, as in the present embodiment, it can be seen that the capacitor has a very high reliability in a highly integrated DRAM device with a titanium nitride film / hafnium oxide film, an aluminum oxide film, and a hafnium oxide film / titanium nitride film structure.
14 is a graph illustrating leakage currents of a capacitor dielectric film by varying thicknesses of the first and second hafnium oxide films. In Fig. 14, (L) shows a case where a first hafnium oxide film is formed to a thickness of 25 GPa, an aluminum oxide film is formed to be 2 GPa thick, and a second hafnium oxide film is formed to be 30 GPa thick. (M) is a case where the first hafnium oxide film is formed to have a thickness of 30 GPa, the aluminum oxide film is formed to be 2 GPa thick, and the second hafnium oxide film is formed to be 25 GPa thick. (N) is a case where the first hafnium oxide film is formed to have a thickness of 35 GPa, the aluminum oxide film is formed to have a thickness of 2 GPa, and the second hafnium oxide film is formed to be 20 GPa thick.
According to the graph, it can be seen that (N) in which the first hafnium oxide film is formed relatively thick is most stable in terms of leakage current characteristics. This is because, as described above, as the thickness of the first
15 to 17 are enlarged cross-sectional views of a capacitor dielectric film for explaining another embodiment of the present invention. In the present embodiment, at least one of the first and second hafnium oxide films may be a hafnium nitride oxide (HfON) film including a nitrogen component.
That is, the dielectric film of this embodiment is a laminated structure of
The hafnium
18 is a graph illustrating capacitor leakage current when hafnium nitride oxide is used as a dielectric film. In Fig. 16, (O) is a case where a hafnium nitride film (35 ') / aluminum oxide film (5') / halfium oxide film (35 ') is used as the dielectric film, and (P) is a hafnium oxide film (35') / aluminum oxide film (5 ') / This is the case where a hafnium oxide film 35 'is used as the dielectric film.
According to the graph, both (O) and (P) were stable in terms of leakage current, and in case of (O), Vt off voltage decreased by about 0.4V. In addition, when the hafnium nitride oxide film was used as in the present embodiment, the equivalent oxide film was reduced by about 0.3 kW. Such a hafnium nitride oxide film has a more stable characteristic because it contains a less reactive nitrogen component in the film.
19 is an enlarged cross-sectional view of a dielectric film illustrating still another embodiment of the present invention.
As shown in FIG. 19, the
The present invention is not limited to the above embodiments. In the above embodiment, hafnium oxide films are used as the first and second dielectric films, for example, but zirconium oxide films, lanthanum oxide films, or oxide films in which nitrogen is added to these oxide films can be used as the first and second dielectric films. In this embodiment, although an aluminum oxide film is used as the anti-crystallization film, for example, a dielectric film different from the first and second dielectric films, for example, a zirconium oxide film, a lanthanum oxide film, a hafnium oxide film, or an oxide film in which nitrogen is added to these oxide films is used. Alternatively, an insulating film having a lower crystallization temperature than the first and second dielectric films, for example, an aluminum nitride film or a silicon nitride film may be used.
As described in detail above, according to the present invention, a crystallization prevention film is inserted into the dielectric film of the MIM capacitor made of a titanium nitride film / hafnium oxide film / titanium nitride film. The anti-crystallization film uses an aluminum oxide film having a higher crystallization temperature than the hafnium oxide film.
As the anti-crystallization film is interposed in the dielectric film in this manner, leakage current of the capacitor dielectric film and the capacitor can be reduced. Further, the dielectric film having the anti-crystallization film, that is, the hafnium oxide film, is superior to other dielectric films in which the equivalent oxide film for determining the dielectric properties is superior, and can be used as a dielectric film of a DRAM device having a design rule of 100 nm or less.
In addition, the use of inexpensive titanium nitride film as a lower electrode can reduce the cost.
In addition, during the deposition of the dielectric film of the present invention, by adding a pumping process, the step coverage characteristics of the dielectric film can be further improved.
Although the present invention has been described in detail with reference to preferred embodiments, the present invention is not limited to the above embodiments, and various modifications may be made by those skilled in the art within the scope of the technical idea of the present invention. .
