Abstract
본 발명은 매립형 산화막층(Buried oxide layer) 상에 트랜지스터를 형성한 반도체 트랜지스터 소자 및 그 제조 방법에 관한 것이다. 본 발명에 따른 반도체 트랜지스터 소자의 제조 방법은, a) 반도체 기판 상에 열산화막을 형성하는 단계; b) 열산화막 내에 트랜지스터 소자 영역을 형성한 후에 웰을 형성하는 단계; c) 웰 상에 이온을 주입하여 소스/드레인을 형성하는 단계; d) 소스/드레인 사이의 영역에 게이트 패턴을 형성하고, 이에 따른 식각을 실시한 후 게이트 산화막을 증착하는 단계; e) 게이트 산화막 상에 질화물을 증착하고, 이를 식각하여 측벽용 스페이서를 형성하는 단계; 및 f) 측벽용 스페이서 사이의 게이트 영역에 게이트 폴리를 증착하여 게이트를 형성하는 단계를 포함한다. 본 발명에 따르면, 트랜지스터의 게이트를 열산화막 내의 소스/드레인 사이에 매립하고, 트랜지스터를 형성한 이후의 영역(Topology)을 평탄화함으로써, 후속 절연막 공정시 보이드 발생의 우려가 없고, 또한, 콘택 식각 시에 소스/드레인과 게이트 부분의 단차를 발생시키지 않음으로써 식각 공정을 단순화시킬 수 있으며, 또한, 산화막 상에 트랜지스터 소자 동작 영역을 형성함으로써, 트랜지스터 소자간 전기적 절연을 향상시킬 수 있다.The present invention relates to a semiconductor transistor device in which a transistor is formed on a buried oxide layer, and a method of manufacturing the same.
