Abstract

PURPOSE:To moderate the steepness of step difference part while preventing any defective connection and disconnection etc. from occuring, by a method wherein an electrode opening in LSI etc. is formed into the sectional shape with stepwise step difference part. CONSTITUTION:An insulating oxide film 12 is formed on a silicon semiconductor substrate 11 and then two layered photoresist films 13, 14 are formed on the film 12 to make the opening parts a, b stepwise. Next the insulating oxide film 12 is selectively etched to open an electrode opening 15 corresponding to the opening size a of photoresist film 13. A stepwise step difference opening 14a corresponding to an other opening size b of the electrode opening 15 is formed. Then the photoresist films 13, 14 ar entirely removed by etching process to form an electrode, wiring metallic layer 16 adaptable for the electrode opening 15 with flattened stepwise step difference part 15a. Through these procedure, any defective connection and disconnection etc. of electrode and wiring 16 may be prevented effectively from occurring since the step difference may be moderated remarkably making the electrode openings fine and flattened.

されるようになってきている。

るように2層のフォトレジスト膜13.14を形成させ
る。こ〜で、これらの各フォトレジスト膜13.14は
同一材料、異なる材料の如何を問わない。

同図(G)に示すように、アルミニウムなどの電極、配
線金属層16を形成して、図示しない素子間の電気的接
続をなすのである。

り以上複数段の階段状に段差形成させてもよいことは勿
論である。

従って電極、配線の接続不良、断線などを効果的に防止
できるものである。

口部の形成方法。
