    【実用新案登録請求の範囲】
  1. 半導体基板上に形成されたコレクタ領域と、該コレクタ
    領域内に逆導電型の不純物の拡散に依って形成されたベ
    ース領域と、該ベース領域内に前記半導体基板と同導電
    型の不純物の拡散に依って形成されたエミッタ領域と、
    前記コレクタ領域内に逆導電型の不純物の拡散に依って
    形成されたダ′　イオード領域とを備えた半導体装置に
    於いて、前記ベース領域と前記ダイオード領域の間のコ
    レクタ領域内に前記半導体基体と同導電型の高濃度不純
    物層と、該高濃度不純物層を中心として金属拡散層とが
    形成されることを特徴とする半導体装置。
