Abstract

PURPOSE:To simplify a process, and to reduce cost by plating only a heat sink as sheathing and coating a lead exposed section with a solder layer in the resin sealing type semiconductor device with the heat sink and a lead. CONSTITUTION:A semiconductor chip 5 on a substrate is bonded by the leads 4 and bonding wires 6, unified with the heat sink 2 and coated with a resin sealing layer 1. The surface of the exposed section of the heat sink 2 is coated with a sheathing plating layer 21 in Sn, Zn, Ni, etc., and the surfaces of the exposed sections of the leads 4 are coated with the solder layers 41 in place of sheathing plating. Accordingly, cost due to the sheathing plating is reduced, the process is simplified, and soldering at the time of mounting is facilitated.
