Abstract

(57)【要約】 【目的】 ボンディングツールの作用部の平面度および
基板との平行度の調整を行なわなくても、ＴＡＢチップ
のリードを基板上のパッドへの接触が充分に行なえるよ
うにする。 【構成】 パッド１に半田めっきを施した基板２を背面
から支持する治具３と、シリコン系のラバー等による弾
性体を材料としたボンディングツール４とにより構成
し、基板２上にＴＡＢチップ５のリード６を位置合せし
た後に、リードの上方から加熱したボンディングツール
４を、全てのリード６が接触するまで押付ける。

【発明の詳細な説明】
【０００１】
【産業上の利用分野】本発明はボンディング装置、特に
ＴＡＢ方式のアウタリードの複数本を同時に基板に接合
するボンディング装置に関する。

【従来の技術】従来、この種のボンディング装置は、図
２に代表例の側面図を示すようにパッド１に半田めっき
を施した基板２を背面から支持する治具３と、剛体を材
料とするボンディングツール７とを含んで構成されてい
る。この構成において、治具３上にセットされた基板２
にＴＡＢチップ５のリード６を位置合わせした後、リー
ド６の上方から加熱したボンディングツール７を押付け
て半田を溶融し、接合するようになっている。

【発明が解決しようとする課題】上述した従来のボンデ
ィング装置は、ボンディングツールが剛体で構成されて
いるため、ボンディングツール作用部とＴＡＢチップの
リードとの接触を十分に取って確実にボンディングを行
なわなければならないために、ボンディングツール作用
部の平面度および基板との平行度の調整が必要で、工程
が複雑であるという欠点がある。

【課題を解決するための手段】本発明のボンディング装
置は、ＴＡＢ方式のアウタリードの複数本をボンディン
グツールにより同時に基板に接合するボンディング装置
において、弾性体を材料とするボンディングツールを含
むことにより構成される。

【実施例】次に、本発明について図面を参照して説明す
る。
【０００６】図１は本発明の一実施例の側面図である。
図１の実施例はパッド１に半田めっきを施した基板２を
背面から支持する治具３と、シリコン系のラバーからな
る弾性体を材料とするボンディングツール４とを含んで
構成されている。
【０００７】以上の構成で、治具３上にセットされた基
板２にＴＡＢチップ５のリード６を位置合わせした後、
リード６上方より加熱したボンディングツール４を全て
のリード６に接触するまで押付けて半田を溶融し、接合
を行う。
【０００８】なお、ボンディングツール４の加熱には、
シリコン系のラバーに導電性を持たせて電流を流し、ボ
ンディングツール自体を発熱体としても一向に拘わな
い。

【発明の効果】以上説明したように本発明は、ボンディ
ングツールを弾性体にて構成することにより、ボンディ
ングツールの作用部の平面度および基板との平行度の調
整無しに、ボンディングツールの作用部とＴＡＢチップ
のリードとの接触を十分に取ることができ、工程を単純
化できるという効果を有する。

  1. 【請求項１】 ＴＡＢ方式のアウタリードの複数本をボ
    ンディングツールにより同時に基板に接合するボンディ
    ング装置において、弾性体を材料とするボンディングツ
    ールを含むことを特徴とするボンディング装置。
