上に選択的に多結晶シリコンを成長させる方法に関する

長中に、MCIを添加することにより、マスク材として
用いた酸化膜の上にはシリコンは成長しないが、基板表
面が露出した部分には、シリコンが選択的に成長させる
方法である。あるいは、基板温度を高くすることにより
、SiH4/H2系を用いて選択成長が実現されている
。最近では、成長圧力を下げることにより、SiH4あ
るいはSi2H6などの原料ガスとシリコン基板表面と
の直接反応を利用することにより選択成長を実現してい

(発明が解決しようとする課題)
選択成長技術を用いると、シリコン基板のような単結晶
の上には、単結晶が成長する。多結晶を選択的に成長さ
せるには、選択成長中に不純物を成長温度に於ける同容
限界以上にドーピングすることにより多結晶化させるこ
とが試みられている。しかしながら、ドーピング量が多
くなると成長速度が低下する、あるいは表面が荒れるな
どの問題がある。さらに、多結晶化させるために、ドー
ピングを行う必要があるため、不純物が添加されていな
い多結晶を選択的に成長することが出来ないといった問

化水素系ガスにさらし、その後従来の選択成長技術を用
いることによりシリコン基板上に選択的に多結晶シリコ

に最も寄与する分子が生成される。この分子が表面に吸
着し、その後表面反応が起こり表面から塩素や水素が離
脱することにより膜が堆積していく。この反応活性種は

で酸化膜上に吸着したシリコンクラスタを除去するか、
成長温度を高くして酸化膜とシリコンクラスタを反応さ
せて除去する必要がある。あるいは、成長圧力を下げて
分子線領域にすることにより、原料ガスが気相中で分解
することをおさえることができる。−方、このように気
相中での核生成を抑制することにより、1)エピタキシ
ャル成長を阻害する大きな要因がなくなる、2)HCI
を添加することにより、成長過程とエツチング過程が競
合し、表面では平衡反応に近くなるなどの原因により、
結晶性が良くなりエピタキシャル成長がおこる。このよ
うに、選択性と結晶性には大きな関係があり、選択性を

装置は、横型減圧CVD炉である。原料ガスとしては、
5iH2C12を用いた。炭化水素ガスとしては、1−

−C4H10にさらすことにより行った。その後、1−
C4H10を止め、5iH2C12、水素、HCIを流
し800°Cで、30分成長した後、光学顕微鏡により
表面を観察することにより選択性を調べた。その結果、
炭化を行わなかった場合には、単結晶が選択的に成長し
たのに対して、表面を炭化することにより、シリコン基
板表面が露出している部分にのみ選択的に多結晶シリコ
ンが成長していた。多結晶か単結晶かは、成長した多結
晶膜を光学顕微鏡で見ると干渉色が見えるのに対し単結
晶では干渉色が見えないことで識別できる。なお、炭化
