However, with regard to inductive reactance, technology has been developed to equivalently form it inside an IC using circuit elements such as transistors and resistors that can be easily integrated into an IC, and there are cases where it is actually incorporated into an IC. but,
As for large-capacity reactance, we have yet to see any examples of ICs being used.

て示される。 Incidentally, a capacitive reactance circuit as shown in FIG. 1 has been filed by the same applicant as the present invention. This consists of first and second transistors 1 and 2 whose emitters are commonly connected, a small-capacity capacitor 3 connected between the collector and base of the first transistor 1 that can be easily integrated into an IC, and the first and second transistors. It comprises a resistor connected between the bases of the second transistors 1 and 2, and a current source 5 connected to the common emitter of the first and second transistors 1 and 2, when viewed from the terminal 6. , it is possible to obtain an equivalent large-capacity reactance. In the circuit shown in FIG. 1, if the voltage at terminal 6 is e 0 , the input current is i 1 , and the current flowing through capacitor 3 is i 2 , then the base voltage of first transistor 1 is
e 1 is based on the base voltage of the second transistor 2, e 1 = Ri 2 ...(1) (where R is the resistance value of the resistor 4), and the input current i 1 is i 1 = e 1 · gm + i 2 ...(2) (where gm is the mutual conductance of the first transistor 1). By the way, since the collector current of the first transistor 1 is generally sufficiently larger than the current flowing through the capacitor 3, the equation (2) becomes i 1 =e 1 ·gm . . . (2)'. Further, the current i 2 flowing through the capacitor 3 is i 2 =e 0 /R+1/jωc (3) (where C is the capacitive reactance of the capacitor 3 and ω is the angular frequency). Therefore, from equations (1), (2)', and (3), the input current i 1 is expressed as i 1 = e 0 /1/gm+1/jω・R・gm・c...(4) This is because the circuit shown in Figure 1 is connected to a resistor 7 with a resistance value of 1/gm, as shown in Figure 2.
This shows that the capacitive reactance is equivalent to a series circuit with capacitor 8 of R.gm·C. the 4th)
The mutual conductance (gm) in the equation is further expressed as a function of the current I flowing through the current source 5 as shown in equation (5).
gm=qI/2/2kT=qI/4kT ……(5)
( ただし、kはボルツマン定数

qは電子の電荷量)
従つて、第(5)式より等価容量リアクタンスは、

ンスともなる。 gm=qI/2/2kT=qI/4kT...(5) (where k is Boltzmann's constant, T is absolute temperature, and q is the amount of electron charge) Therefore, from equation (5), the equivalent capacitance reactance is R・gm・C=q/4kT・R・C・I (6) and is proportional to the current I flowing through the current source 5. Therefore, if the current I flowing through the current source 5 is changed, the circuit shown in FIG. 1 also becomes a variable capacitance reactance.

Since the term is unstable with respect to temperature, when the circuit shown in FIG. 1 is used as a parallel capacitor of an oscillation element, there is a drawback that the oscillation frequency fluctuates.

特に発振器に利用して好適なものとなる。 Therefore, in FIG. 3, the junction resistance R E between the base and emitter of the third transistor 15 is R E =kT/q・IE/2=2kT, where IE is the current of the second current source 17. /q·I E (7), and the junction resistance R E between the base and emitter of the fourth transistor 16 also becomes as shown in equation (7). Therefore,
Equivalent impedance R Z when looking from the base of the third transistor 15 to the base of the fourth transistor 16
is R Z = 2R E = 4kT/q・I E ...(8) From equations (6) and (8) above, the equivalent capacitance reactance seen from terminal 25 in the circuit of Figure 3 is R Z・gm・C=4kT/q・I E・qI/4kT・CI/I E ……(9
) becomes. As is clear from equation (9), the equivalent capacitance reactance of the circuit shown in FIG.
It is determined by the current I flowing through IE and the ratio I/ IE of IE , and does not include the element q/hT. Therefore, the circuit shown in Figure 3 is extremely stable with respect to temperature.
It is particularly suitable for use in oscillators.

By making at least one of the current I of No. 3 and the current I E of the second current source 17 variable by a control signal, the equivalent capacitance reactance can be changed, and the circuit of FIG. 3 can be used as a variable capacitance reactance. In particular, by changing the current I of the first current source 13, the capacitive reactance can be changed linearly.
This makes it extremely easy to integrate devices such as voltage-controlled oscillators that require variable capacitance reactance that is stable and linearly variable with respect to temperature into an IC.
