に産業上の利用分野】
本発明は電子部品の半田付は方法に係り、とくに回路基
板上のランドと電子部品の電極とを半田を用いて電気的
に接続するようにした方法に関する。
K発明の概要】
回路基板のランド部に粘着フラックスを印刷によって塗
布し、その上に球状半田を供給し、この球状半田を溶融
してチップ部品の電極とプリント基板のランド間を電気
的に結合するか、回路基板のランドに予め半田層を形成
するようにし、マウントラインでの半田の供給を省略す
るとともに、リフロー炉で加熱することによって上記ラ
ンドの上に形成されている半田層を溶融して電子部品の
電極とランドとを電気的に接続するようにしたものであ
る。

を塗布する。そしてチップ部品をマウントするとともに
、回路基板をリフロー炉に導き、加熱してクリーム半田
を溶融し、チップ部品の電極と回路基板のランドとを電
気的に接続するようにしている。
K発明が解決しようとする問題点】
従来のこのような回路装置の製造方法の欠点は、クリー
ム半田の印刷特性が微小化に適しないこと。

本願の第1の発明は、回路基板上のランドと電子部品の
電極とを半田を用いて電気的に接続するようにした方法
において、前記回路基板のランド上に粘着フラックスを
塗布し、前記電子部品を該回路基板上にマウントして少
なくともその電極の部分を舶記粘着フランクスで仮止め
するとともに、前記粘着フラックスが塗布されている前
記ランド上に半田球を供給し、この状態で加熱すること
により前記半田球を溶融して前記電子部品の電極を前記
ランドに電気的に接続するようにしたものである。
また第2の発明は、回路基板上のランドと電子部品の電
極とを半田を用いて電気的に接続するようにした方法に
おいて、前記回路基板のランド上に半田層を形成し、そ
の上からプリフラックス層で覆うようにし、さらに前記
ランドと対応する部分において前記プリフラックス層の
上にロジン系の粘着フラックスを塗布し、前記電子部品
を該回路基板上にマウントして少なくともその電場の部
分を前記粘着フラックスで仮止めするようになし、この
状態で加熱することにより前記半田層を溶融して前記電
子部品の電極を前記ランドに電気的に接続するようにし
たものである。

従って粘着フラックスの上に供給される半田球またはラ
ンド上に形成されている半田層を用いて電子部品の電極
と回路基板のランドとを半田付けすることが可能になり

化に対応することが可能になる。また部品の仮止めを粘
着フラックスによって行なうようにしているために、接
着剤による電子部品の仮止めが必要でなくなる。
K実施例】
第1図によって第1の実施例を説明する。絶縁材料から
成る回路基板10上には、銅箔等の導電体のパターンに
よってランド11を予め形成しておく。そしてランド1
1上に粘着フラックス12を塗布する。粘着フラックス
12はロジン(松脂)を60%以上、ちきそ剤を10%
以上、IPAを20%含有する組成を有しており、しか
も粘度は120000cps以上であって、粘着力が1
0(+/ cd以上の値を有しでいる。このような組成
を有する粘着フラックス12を第1図Aに示すように回
路基板10上のランド11と一致するようにその表面に
塗布する。そして粘着フラックス12上には、各ランド
11につき1個ずつの球状半田13を第1図Bに示すよ
うに供給する。球状半田13の直径は、マウントされる
部品の大きざによって種々に選択可能であるが、ここで
は例えば0゜21の直径の球状半田13を供給するよう
にしている。
つぎに通常の方法で表面実装型のチップ部品14を第1
図Cに示すようにマウントする。この場合においてその
電極15が上記粘着フラックス12によって粘着される
ようにする。よってチップ部品14は、その電極15の
部分が粘着フラックス12の粘着力によって仮止めされ
て保持されることになる。このようにしてチップ部品1
4をマウントしたならば、回路基板10をリフロー炉に
導入し、熱を加えて上記半トロ球13を溶融する。
するとこの半田球13が溶融し、第1図りに示すように
回路基板10のランド11とチップ部品14の電極15
とが半田16によって電気的に接続された状態で固定さ
れることになり、所定の回路が形成されることになる。
このような半田付けの方法は、印刷性が良好で微細なパ
ターンが印刷可能な粘着フラックス12と、完全球状の
ミクロンオーダの半田球13を材料として用いるもので
あっで、半田球13を溶融して半田付けを行なうように
したものである。従って1接続箇所に1個の半田球13
を用いることになり、接合が確実に行なわれることにな
る。また印刷性に優れ、微細な印刷が可能な粘着フラッ
クス12を用いるようにしているために、微細な所でも
容易に半田付けを行なうことが可能になる。
従ってこのような方法によれば、より一層の部品の小型
化と高密度実装に対応づることか可能になり、これによ
って回路装置の一段の小型化が可能になる。
つぎに第2の実施例を第2図によって説明する。
この実施例においては、第2図Aに示すように絶縁材料
から成る回路基板20のランド21上に半田層22を予
め形成するようにしている。すなわちここでは半田層2
2が予め印刷されている半田印刷基板20を用いるよう
にしている。そして上記半田層22が形成されているラ
ンド21上にプリフラックス23を塗布するようにしで
いる。プリフラックス23は印刷の方法によって塗布さ
れるようになっている。なおプリフラックス23は、ロ
ジン等を成分とし、半田層22を被覆することによって
さびを防止するようにしている。またプリフラックス2
3はランド21の表面のみならず、ランド21が形成さ
れていない部分にも塗布されるようになっている。
つぎに第2図Bに示すようにこの回路基板2゜上のラン
ド21と対応する位置に粘着フラックス24を塗布する
。粘着フラックス24は上記第1の実施例に用いられた
ものと同一の組成であってよく、ロジン(松脂)を60
%以上、らきそ剤を10%以上、IPAを20%それぞ
れ含む組成を有している。そしてその粘度は12000
0cps以上であって、粘着力は’10(1/d以上で
あってよい。そして粘着フラックス24を塗布したなら
ば、第2図Cに示すようにチップ部品25をマウントす
る。このチップ部品25の電極26は上記ランド21上
に塗布された粘着フラックス24の粘着力によって仮止
めされて保持されることになる。このような状態におい
て回路基板20をリフロー炉に尋人することにより加熱
を行なう。するとランド21上の半田層22が溶融し、
これによって第2図りに示すようにチップ部品25の電
極26が回路基板20のランド21と半田27によって
接続されるとともに固定されるようになる。
表面実装型のチップ部品のマウントにおいては、印刷性
の良好なりリーム半田の開発が必須であるとされている
。ところがクリーム半田は粉末の半田を用いるようにし
ているために、半田付けの条件が蟻しく、品質的にもば
らつきが多かった。そこで本実施例においては、上述の
如く回路基板20上の全てのランド21に予め均一な半
田層22を形成した半田基板20を作成するようにして
おり、そしてこの回路基板20上のランド21に粘着フ
ラックス24を塗布して表面実装型のチップ部品25を
マウントするようにしている。よって半田R22がラン
ド21の表面に均一に塗布された回路基板20が用いら
れることになり、チップ部品25の装着が容易になり、
大巾な品質の向上を達成できるようになる。またチップ
部品25の高密度実装が可能になり、これによって回路
の小型化および高性能化を達成できるようになる。
K発明の効果】
以上のように本発明は、回路基板上のランドと電子部品
の電極とを、粘着フラックス上に供給された球状半日ま
たはランドの上に予め形成された半田層によって半田付
けすることになり、半田によって確実な接合が行なわれ
ることになる。また半田クリームを印刷によつC塗布す
る必要がなくなるために、微細な半田付けが可能になり
、電子部品の小型化に対応できるとともに、高密度実装
を行なうことにより、より一層の回路の小型化を図るこ
とが可能になる。また電子部品を粘着フラックスの粘着
力を用いて仮止め保持するようにしているために、回路
