Description
従来の半導体装置10は、パワー半導体素子20および制御回路30を備えている。パワー半導体素子20は、図示の例では、IGBT(Insulated Gate Bipolar Transistor)を用いている。なお、パワー半導体素子20は、IGBTの他に、パワーMOSFET(Metal-Oxide-Semiconductor Field-Effect Transistor)を用いることもある。
図4は半導体装置の過熱保護動作を示すタイミングチャート、図5はアラーム発生時の動作を示すタイミングチャート、図6は温度ワーニング発生時の動作を示すタイミングチャートである。

Claims (3)
- パワー半導体素子と、前記パワー半導体素子を駆動するゲート制御回路、前記パワー半導体素子の異常を検出するアラーム検出回路、前記アラーム検出回路によるアラーム検出時に前記ゲート制御回路を停止して前記パワー半導体素子を保護する保護回路、および、前記アラーム検出回路によるアラーム検出時にアラーム要因ごとにパルス幅の異なる単発のアラーム信号を生成するアラーム信号生成回路を有する制御回路と、前記アラーム信号を出力するアラーム信号出力端子とを備えた半導体装置において、
前記制御回路は、前記アラーム検出より早いタイミングで検出されるワーニングを検出するワーニング検出回路と、前記ワーニング検出回路によりワーニングが検出されている間、前記アラーム信号よりもパルス幅の短い連続パルスで構成されるワーニング信号を生成するパルス生成回路とを備え、
前記パルス生成回路が生成したワーニング信号を前記アラーム信号出力端子から出力するようにし、
前記パルス生成回路は、前記制御回路が前記ワーニング検出回路を複数有するとき、前記ワーニング信号をワーニングの要因ごとに異なるパルス幅にしている、
半導体装置。 - 前記ワーニング信号は、パルス幅を前記アラーム信号のパルス幅の下限値よりも短くした、請求項1記載の半導体装置。
- 前記パルス生成回路は、複数の前記ワーニング検出回路が同時にワーニングを検出した場合、あらかじめ決められた優先順位にしたがい1つの前記ワーニング検出回路の前記ワーニング信号を出力するようにした、請求項1記載の半導体装置。
