The present disclosure relates to filter devices and liquid delivery systems.

[Configuration of unit for liquid processing]
Next, with reference to FIG. 4, the liquid processing unit U1 will be described in more detail. Unit U<b>1 includes
The

[Configuration of Liquid Transfer System]
Next, the configuration of the
The upstream end of pipe D1 (first liquid feeding line) is connected to a N2 gas source. The downstream end of the pipe D1 is connected to the upper lid portion of the liquid bottle B so as to be positioned near the upper lid of the liquid bottle B. As shown in FIG. The liquid bottle B functions as a processing liquid supply source (liquid source). A valve V1 is provided on the pipe D1. The valve V1 may be, for example, an air operated valve that uses air to open and close (on/off) the valve.
The upstream end of the pipe D2 (first liquid feeding line) is connected to the upper lid portion of the liquid bottle B so as to be positioned near the bottom surface of the liquid bottle B. As shown in FIG. The downstream end of the pipe D2 is connected to the upper lid portion of the liquid tank T so as to be positioned closer to the upper lid of the liquid tank T. As shown in FIG. The liquid tank T functions as a reservoir for temporarily storing the processing liquid discharged from the liquid bottle B. As shown in FIG.
The upstream end of the pipe D3 (first liquid feeding line) is connected to the bottom portion of the liquid tank T. As shown in FIG. A downstream end of the pipe D3 is connected to an inlet OP1 (described later) of the
配管D4(第2の送液ライン)の上流端は、フィルタ装置200の出口OP2(後述する)に接続されている。
The upstream end of the pipe D4 (second liquid-sending line) is connected to an outlet OP2 (described later) of the
An upstream end of the pipe D5 is connected to a drain port OP3 (described later) of the
The
The
The
The
The
The
電空レギュレータRE(供給排出部)は、配管D6(第3の送液ライン)を介して出入口OP4に接続されている。
The electropneumatic regulator RE (supply/discharge unit) is connected to the inlet/outlet OP4 via a pipe D6 (third liquid transfer line). The electropneumatic regulator RE has an electromagnetic valve that opens and closes based on a control signal from the
[Operation of liquid delivery system]
Next, the operation of the
Subsequently, the
Subsequently, the

[Action]
In the above embodiment, air is discharged from the inside of the

In the above embodiment, the processing liquid flows from the inlet OP1 through the

(6) As shown in FIG. 9, the
(7) As shown in FIG. 10 , the

The form shown in FIG. 11 will be described below, focusing on the differences from the above embodiment.
The form shown in FIG. 12 will be described below, focusing on the differences from the above embodiment.
(9) As shown in FIG. 13, the liquid delivery system 100 (liquid delivery section 110) may further include a pipe D7. The pipe D7 branches off from the pipe D5 upstream of the valve V4 and is connected to the pipe D3 upstream of the valve V2. That is, the pipe D7, together with the pipe D5, constitutes a circulation line for returning the processing liquid from the drain port OP3 to the inlet OP1 side. In this case, the processing liquid that has passed through the
(10) As illustrated in FIG. 14, the
In the form illustrated in FIG. 14, the process of draining the liquid through the drain ports OP3 and OP6 will be described. When the liquid in the space S1 is to be drained from the drain port OP3, the

In the form illustrated in FIG. 14, by controlling the valves V4 and V5, the liquid containing the grown bubbles is drained through the drain ports OP3 and OP6. Therefore, it is possible to effectively remove bubbles dissolved in the liquid. In addition, since the liquid containing grown bubbles is discharged from the drain ports OP3 and OP6 without passing through the
The drainage from the space S1 and the drainage from the space S2 may be alternately repeated. In this case, it is possible to more effectively remove air bubbles from the liquid. In order to relatively reduce the pressures in the spaces S1 and S2, for example, the pressure of the processing liquid supplied from the
[Example]
Example 1. A filter device according to one example of the present disclosure includes a tubular filter, a flexible tube, and a housing that accommodates the filter and the tube that are coaxially arranged so as to extend in the vertical direction. The housing includes a first opening communicating with the outer space of the filter and through which the liquid to be transferred can flow, a second opening communicating with the inner space of the filter and through which the liquid to be transferred can flow, and a tube. and a third opening in communication with the interior and through which a working fluid can flow to inflate and deflate the tube. In this case, when the working fluid is discharged from the inside of the tube and the tube contracts, the liquid to be transferred is sucked from the outside of the housing, and the liquid flows into the housing. After that, the working fluid is supplied into the tube and the tube expands, thereby pressurizing the liquid in the housing and causing the liquid to flow out of the housing. Since the tube functioning as a pump is arranged in the same housing as the filter in this manner, the size of the filter device can be reduced. In addition, since there is no need for a channel connecting the filter and the pump, it becomes difficult for the liquid to stagnate, making it possible to suppress the generation of particles. Furthermore, since no channel is required to connect the filter and the pump, the cleaning time of the filter device can be shortened, and the amount of liquid used for cleaning can be reduced.
Example 2. In the device of Example 1, the tube is placed in the inner space of the filter, with one of the first and second openings acting as an inlet and the other of the first and second openings acting as an outlet. good too. In this case, since the tube is located in the inner space of the filter, the size of the filter device can be further reduced. In addition, when the first opening functions as an inlet and the second opening functions as an outlet, the tube is located on the outlet side (downstream side) of the filter, so the velocity of the liquid flowing through the filter tends to be slow. It is in. Therefore, foreign matter such as particles can be more effectively removed by the filter. On the other hand, when the first opening functions as an outlet and the second opening functions as an inlet, the tube is located on the inlet side (upstream side) of the filter, so foaming occurs when the liquid flows through the filter. tends to be difficult. Therefore, it is possible to more accurately control the amount of liquid ejected from the nozzles.
Example 3. The device of Example 2 further comprises another tube that is flexible and contained within the housing, the another tube being disposed in the outer space of the filter, the housing being in contact with the exterior of the another tube. It may further include a fourth opening through which working fluid can flow to communicate and inflate and deflate another tube. In this case, there are tubes upstream and downstream of the filter, and these tubes operate independently as pumps. Therefore, the differential pressure across the filter can be arbitrarily set. Therefore, it is possible to control the rate of liquid filtration by the filter.
Example 4. In the device of Example 1, the tube is positioned in the outer space of the filter, with one of the first and second openings serving as the inlet and the other of the first and second openings serving as the outlet. good too. When the first opening functions as an inlet and the second opening functions as an outlet, since the tube is located on the inlet side (upstream side) of the filter, there is a tendency that bubbles are less likely to occur when the liquid flows through the filter. It is in. Therefore, it is possible to more accurately control the amount of liquid ejected from the nozzles. On the other hand, when the first opening functions as an outlet and the second opening functions as an inlet, since the tube is located on the outlet side (downstream side) of the filter, the velocity of the liquid flowing through the filter tends to be low. It is in. Therefore, foreign matter such as particles can be more effectively removed by the filter.
Example 5. In the device of any one of Examples 1 to 4, the first and second openings may be provided on the upper surface of the housing, and the third opening may be provided on the lower surface of the housing. In this case, since the peripheral surface of the housing is not connected to a liquid feed line or the like, movement of the filter device in the vertical direction is less likely to be hindered. Therefore, the replacement work of the filter device can be performed very easily.
Example 6. In the device of any one of Examples 1 to 5, the housing includes a first vent opening that communicates with the outer space and allows the liquid to be transferred to flow, and a first vent opening that communicates with the inner space to allow the liquid to be transferred to flow. and a second vent opening. In this case, liquid can be drained from each of the outer space and the inner space via the first and second vent openings. Therefore, even if bubbles are generated in the liquid in either the outer space or the inner space, the liquid containing the bubbles is suppressed from flowing toward the nozzle by draining the liquid through the first or second vent opening. becomes possible.
Example 7. In the device of any of Examples 1-6, the enclosure may have a volume of 3 liters or less.
Example 8. A liquid-feeding system according to another example of the present disclosure includes a first liquid-feeding line that connects the device of any one of Examples 1 to 7, one of the first and second openings, and a liquid source to be transferred. , a second liquid feed line connecting the other of the first and second openings and the nozzle, and a third liquid feed line connecting the third opening and a working fluid source. In this case, effects similar to those of Example 1 are obtained.
Example 9. The system of Example 8 includes a drive portion that operates the tube to expand and contract the tube via a working fluid, and a drive portion that moves the liquid to be transferred from one of the first and second openings to the other. A control unit that executes a process of controlling the drive part and a process of controlling the drive part so as to transfer the liquid to be transferred from the other of the first and second openings to one of the first and second openings. good. In this case, liquid can flow through the filter in forward and reverse directions. In this manner, the liquid flows through the filter alternately in the forward direction and the reverse direction, thereby facilitating the collection of foreign matter such as particles by the filter. Therefore, foreign matter such as particles can be more effectively removed by the filter.
Example 10. The system of Example 9 further comprises a circulation line, the housing further comprising a fifth opening positioned upstream of the filter, the circulation line connecting the fifth opening and the first liquid feed line. may be In this case, the fluid that has passed through the filter in the reverse direction is returned to the first liquid feeding line (inlet side) through the circulation line. Therefore, it becomes difficult for the liquid to stay in the filter device. Therefore, it is possible to suppress the generation of particles.
Example 11. A liquid-feeding system according to another example of the present disclosure includes the apparatus of Example 6, a first liquid-feeding line connecting one of the first and second openings and a liquid source to be transferred, and a second liquid feed line connecting the other of the two openings and the nozzle; a third liquid feed line connecting the third opening and the working fluid source; and a first vent opening connected to the first a second valve connected to the second vent opening; a driver for operating the tube to inflate and deflate the tube via the working fluid; and a controller. The controller controls the first valve to open the first valve when the pressure in the outer space is relatively reduced and to discharge the liquid in the outer space through the first vent opening. and a second process of controlling the second valve to open the second valve to drain the liquid in the interior space through the second vent opening while the pressure in the interior space is relatively reduced. and In this case, the bubbles dissolved in the liquid tend to expand (foam) in the space on the side where the pressure is relatively reduced. Therefore, by controlling the first and second valves in this state, the liquid containing the grown bubbles is drained through the first or second vent opening. Therefore, it is possible to effectively remove bubbles dissolved in the liquid. Moreover, since the liquid containing the grown air bubbles is discharged from the first or second vent opening without passing through the filter, clogging of the filter with air bubbles can be suppressed.
