Description
The present invention relates to a liquid ejecting head manufacturing method and a liquid ejecting apparatus.
2. Description of the Related Art Conventionally, an ink jet type liquid ejecting head that ejects droplet-shaped ink (hereinafter referred to as “ink droplet”) toward a recording medium and draws an image or characters has been used.
In this method, ink droplets are supplied from a tank to a liquid ejecting head via a supply pipe, and ink droplets filled in the channel are ejected from a nozzle communicating with the channel. When ejecting ink droplets, the recording medium for recording the ink droplets ejected from the nozzles is moved to record characters and graphics.
In this type of liquid ejecting head, it is necessary to accurately form electrodes on the wall surface of the drive wall, that is, the inner wall surface of the channel, in order to appropriately eject ink droplets. In this respect, a method of forming an electrode by electroless plating has been conventionally known.
For example, in
On the other hand, a method of forming an electrode by patterning a conductive film by a lift-off method is known. For example, in Patent Document 2 below, after applying a photosensitive resin to a piezoelectric substrate, the photosensitive resin is removed from the electrode formation region, and then a groove is formed on the surface of the substrate. A conductive film is formed on the surface of the substrate on the opening side. Then, the photosensitive resin and the conductive film on the photosensitive resin are removed from the upper surface of the substrate, and an electrode is formed on the wall surface of the groove.
By the way, in such a liquid ejecting head, in order to suppress an increase in power consumption and heat generation, a portion (hereinafter referred to as “wiring portion”) that functions as a wiring electrode that leads electricity to the driving portion among the electrodes charges. There is a need to avoid holding. For example, in
However, in the method of forming electrodes by vapor deposition, when the aspect ratio of the channel is large (the groove width is narrow and the groove depth is large), the metal vapor becomes difficult to enter the channel, and an electrode having a desired thickness is formed on the inner wall surface of the channel. It becomes difficult to form.
For example, the following method can be considered as a method of forming the electrode by electroless plating. First, a resist is formed on the surface of the base, then the resist is removed from a region where an insulating film is to be formed, and then a groove is formed on the side of the base where the resist is formed. Next, an insulating film is selectively formed on the surface of the base on the side where the groove is opened by vapor deposition using a mask or the like. Then, the base is etched to roughen the surface of the insulating film, and then an electrode is formed by electroless plating. Finally, the resist is removed by a lift-off method or the like.
However, in the above method, since the insulating film is not resistant to the electroless plating pretreatment liquid (the base etching liquid), the pretreatment liquid may dissolve and remove the insulating film.
Further, since it is necessary to separately perform the process of roughening the surface of the insulating film and the process of removing the resist, there is a problem that the manufacturing process is increased and complicated.
Accordingly, there is room for improvement in terms of improving the efficiency and simplification of the manufacturing process.
SUMMARY An advantage of some aspects of the invention is to provide a liquid ejecting head manufacturing method and a liquid ejecting apparatus that can improve the efficiency and simplification of the manufacturing process. .
In order to achieve the above object, the present invention employs the following means.
(1) A method of manufacturing a liquid jet head according to a first aspect of the present invention includes a piezoelectric plate, the piezoelectric plate formed on the piezoelectric plate, opened on one main surface side of the piezoelectric plate, and the piezoelectric plate A plurality of grooves arranged at intervals in a direction perpendicular to the thickness direction, electrodes formed on inner walls of the plurality of grooves, and patterned on one main surface of the piezoelectric plate; A method of manufacturing a liquid ejecting head, comprising: an insulating film formed between the piezoelectric plate and the electrode in a region overlapping at least a common ink chamber to which ink is supplied in plan view, A resist forming step of forming a resist on the piezoelectric plate in a predetermined pattern so as to avoid an electrode forming region where the electrode is formed; and the resist of the piezoelectric plate After the groove forming step of forming the plurality of grooves on the side to be formed, the resist forming step, and the groove forming step, the surface of the piezoelectric plate in the electrode forming region is roughened using a first etching solution. After the first etching treatment step, after the first etching treatment step, after forming the insulating film in a region overlapping the common ink chamber in plan view, after the insulating film forming step, Removing the resist using a second etching solution different from the one etching solution and roughening the surface of the insulating film; and after the second etching treatment step, The electrode is formed by applying a catalyst to the piezoelectric plate by dipping and depositing a metal film on a portion of the piezoelectric plate to which the catalyst is applied. Characterized in that it comprises a plating step.
According to the method of manufacturing the liquid jet head according to the first aspect of the present invention, the resist removal and the surface roughening of the insulating film can be performed collectively by the second etching process. Therefore, efficiency and simplification of the manufacturing process can be achieved as compared with a method in which the step of roughening the insulating film and the step of removing the resist are performed separately.
If an electrode is formed by electroless plating and then the resist is removed by a lift-off method or the like, burrs are generated at a portion where the resist has been removed. Therefore, a deburring step for deburring after the resist removing step is required. On the other hand, according to the manufacturing method of the liquid jet head according to the first aspect of the present invention, after removing the resist by the second etching treatment step, the electrode is formed by the electroless plating step, so that burrs are generated. No deburring process is required after the electroless plating process.
In addition, since the electrode is formed by an electroless plating process, the electrode film thickness can be made uniform and the adhesion of the electrode to the portion to which the catalyst is applied can be improved as compared with the case where the electrode is formed by vapor deposition. it can.
(2) In the method of manufacturing a liquid jet head according to (1), silicon oxide may be used as the insulating film in the insulating film forming step.
According to this method, it becomes easy to make the surface roughness of the surface of the insulating film large enough to form a metal film by the second etching process. Therefore, the adhesiveness with respect to a metal film can be improved. Moreover, cost reduction can be achieved.
(3) In the method for manufacturing a liquid jet head according to (2), an alkaline solvent may be used as the second etching liquid in the second etching treatment step.
According to this method, the surface of the insulating film formed of silicon oxide is selectively roughened and the resist is easily removed by the second etching process.
(4) In the method of manufacturing a liquid jet head according to any one of (1) to (3), in the insulating film forming step, a mask is formed in a region other than a region overlapping the common ink chamber in plan view. May be arranged.
According to this method, it becomes easy to selectively form an insulating film in a region overlapping with the common ink chamber in plan view by the insulating film forming step.
(5) In the method of manufacturing a liquid ejecting head according to any one of (1) to (4), in the groove portion forming step, a liquid ejecting groove, a liquid non-ejection groove, And, after the electroless plating step, a dividing step of dividing a portion of the electrode formed on the inner wall surface of the liquid non-injecting groove on the bottom wall surface of the liquid non-injecting groove. May be included.
According to this method, the electrode formed on the inner wall surface of the liquid non-ejecting groove can be formed on the pair of opposite side wall surfaces of the inner wall surface by being electrically separated by the dividing step. For example, even when the piezoelectric plate is a so-called chevron-type laminated plate (laminated substrate) in which two plates are laminated, the electrodes can be easily separated.
(6) In the method of manufacturing a liquid jet head according to any one of (1) to (5), in the groove part forming step, a liquid jet groove and the liquid jet groove are used as the plurality of groove parts. Forming a liquid non-ejecting groove having a large groove depth, and grinding the other main surface of the piezoelectric plate after the electroless plating step, thereby forming the liquid non-ejecting groove into a thickness of the piezoelectric plate. You may further include the grinding process opened at the direction both ends.
According to this method, a plurality of liquid non-injection grooves can be collectively opened at both ends in the thickness direction of the piezoelectric plate by the grinding process. Therefore, the efficiency and simplification of the manufacturing process can be achieved as compared with the case of performing laser processing or dicing as a method of electrically separating the individual electrodes formed on the entire inner wall surface of the liquid non-injection groove. .
(7) A liquid ejecting apparatus according to a second aspect of the invention includes a liquid ejecting head manufactured using the method of manufacturing a liquid ejecting head according to any one of (1) to (6) above, And a moving mechanism that relatively moves the liquid ejecting head and the recording medium.

FIG. 3 is a perspective view of the
As shown in FIGS. 3 and 4, the
In the following description, in the Z direction, the
The

FIG. 5 is an enlarged perspective view of the
As shown in FIGS. 5 and 6, a plurality of channels 45 (grooves) arranged at predetermined intervals in the Y direction are formed on one main surface (surface on which the

The
On the other hand, the
The
The
The
With this configuration, when the control circuit 35 (see FIG. 2) applies a drive voltage between the
As shown in FIGS. 3 and 4, the
As shown in FIG. 6, a plurality of
As shown in FIG. 5, the
The
As shown in FIGS. 3 and 4, the

As shown in FIG. 7, the

Here, the drive region A1 means a region of the
In the case of the edge
As shown in FIGS. 7 and 8, an insulating
The insulating
The common insulating
On the other hand, the individual insulating
As shown in FIGS. 7 and 9, the insulating
With such a configuration, the
By the way, the
In the present embodiment, “surface roughness Ra” is a numerical value of arithmetic average roughness Ra standardized in JIS B0601.
[Operation method of inkjet head]
Next, an operation method of the above-described
As shown in FIGS. 2, 5, and 6, in the

The operation method of the

Subsequently, the
Here, in this embodiment, since the electrode formation area AE is selectively roughened in the
Next, the metal plate M is deposited on the portion of the

According to the ink jet head manufacturing method of the present embodiment, the removal of the photosensitive
If an electrode is formed by electroless plating and then the resist is removed by a lift-off method or the like, burrs are generated at a portion where the resist has been removed. Therefore, a deburring step for deburring after the resist removing step is required. On the other hand, according to the method for manufacturing an ink jet head according to the present embodiment, after removing the photosensitive
In addition, since the electrode is formed by the electroless plating step S9, the electrode thickness is made uniform and the adhesion of the electrode to the portion to which the catalyst is applied is improved as compared with the case where the electrode is formed by vapor deposition. Can do.
In addition, in the insulating film forming step S6, silicon oxide is used as the insulating
In the second etching process step S7, an alkaline solvent is used as the second etching solution, whereby the surface of the insulating
Further, in the insulating film forming step S6, the

<変形例>
例えば、Ni(ニッケル)、Co(コバルト)、Cu(銅)、Al(アルミニウム)等が挙げられ、特にNiを用いることが好ましい。
<Modification>
The electrode metal used in the above-described electroless plating step S9 is not particularly limited. For example, Ni (nickel), Co (cobalt), Cu (copper), Al (aluminum) and the like can be mentioned, and it is particularly preferable to use Ni.
Examples of the electroless plating include Ni-P plating and Ni-B plating, and Ni-B plating is particularly preferable. In the case of Ni-B plating, since the B content is usually 1% or less, the Ni content is higher than that of Ni-P, the electric resistance is low, and the electrical connectivity is good.
Further, at the electroless plating step S9, the metal coating M may be laminated by performing, for example, multilayer plating. For example, a two-layer metal film M of a base metal film made of Ni-B and a finish metal film made of gold may be used.
In addition, when performing the electroless plating step S9, in addition to adding a surfactant (pit preventing agent) to the plating solution, it is preferable to rock at a predetermined speed.
By doing in this way, it becomes easy to remove the bubble which generate | occur | produces in the case of electroless-plating, and plating defects, such as the adhesion defect resulting from this bubble and the surface roughness, can be suppressed.
