なお、洗浄工程において、洗浄用ウエハW2上に形成される樹脂41の硬化後の残膜の厚さは、ステップS100の通常のインプリント工程で形成される樹脂の残膜と比べて厚くなるように設定することが望ましい。ここで、残膜とは、ウエハWの表面と樹脂のパターン部Maの先端面との間に存在する部分の膜をいう。この場合、塗布部5は、第2塗布工程でのショットに対する樹脂41の塗布量を第1塗布工程よりも多くし、樹脂41の膜厚を厚くする。これにより、樹脂41に溶解するPFPの総量が多くなるので、硬化物40を効率的に軟化、溶解させることができる。図5(d)は、参考として、洗浄工程での図5(c)に対応した、通常のインプリント工程での残膜の厚さを示す図である。図5(d)に示すように、通常のインプリント工程では、残膜が薄い。これは、残膜を厚くすると、パターン形成後のウエハWに対して実施されるエッチング工程において残膜除去速度にムラが生じた場合、パターンの凸部の幅が場所によって変化し、デバイスパターンの線幅精度に悪影響を及ぼす可能性があるためである。これに対して、洗浄工程では、線幅精度への影響を考慮する必要がないため、予めショットに対する樹脂41の塗布量を多くしても構わない。なお、残膜の厚さを厚くする方法は、上記の樹脂の塗布量を多くする(変更する)だけに限らず、例えば、モールド保持機構3のモールド駆動機構により、押型工程時のZ軸方向の位置を調整することでも可能である。また、本発明においてステップS100の通常のインプリント工程でPFPが供給されるか否かは限定されないが、洗浄工程において供給されるPFPの量は、ステップS100の通常のインプリント工程におけるPFPの供給量より多くすることが望ましい。これにより、樹脂41に溶解するPFPの総量が多くなるので、硬化物40を効率的に軟化、溶解させることができる。

次に、本発明の第3実施形態に係るインプリント装置および方法について説明する。本実施形態に係るインプリント装置の特徴は、図3に示す第1実施形態に係る処理動作に、ステップS300の洗浄工程の前に、洗浄工程でのモールドMの洗浄を促進させるための洗浄前工程を追加する点にある。図8は、図3に示す第1実施形態における処理動作の流れに対応した、本実施形態に係るインプリント装置60(図9)による処理動作の流れを示すフローチャートである。洗浄工程(ステップS300)での洗浄を促進させるとは、具体的には樹脂の硬化物をさらに効率的に軟化させることをいい、例えば、硬化工程にて使用する光とは異なる波長の光(洗浄用光)を照射したり、モールドMに振動を与えたりする方法がある。特に、洗浄用光を用いる技術としては、真空紫外線(VUV)をモールドMに照射し、硬化物(有機物)をCOやCO2などの気体分子まで分解して除去する、いわゆるドライ洗浄技術がある。このドライ洗浄技術は、硬化物を気体分子まで分解しなければ除去されずに残留してしまうため、それ単独では分解除去に時間を要する。これに対して、ドライ洗浄技術を上記実施形態に示すような洗浄工程と組み合わせれば、硬化物の除去に要する総時間を短縮させることができる。以下、洗浄前工程(ステップS250)にドライ洗浄技術を採用するものとして説明する。

図9は、本実施形態に係るインプリント装置60の構成のうち、洗浄前工程を実施するための主要部分を示す概略図である。なお、図9において、図1に示す第1実施形態のインプリント装置1の構成と同一のものには同一の符号を付し、説明を省略する。まず、インプリント装置60は、少なくとも、モールド保持機構3と、気体供給機構6のノズル21とを内部に含む収容部(チャンバー)61と、この収容部61内に含まれる洗浄用の光源62とを備える。光源62は、洗浄前工程にて、モールドMに対して洗浄用光として真空紫外線63を照射する。この光源62は、図9(a)に示すように、光照射部2と同様にモールドMの背面からパターン部Maに真空紫外線63を照射するように配置されてもよいし、図9(b)に示すように、パターン部Maに直接照射するように配置されてもよい。特に、図9(a)に示す構成を採用する場合には、光源62から照射されてモールドMを透過した真空紫外線63が、効率良くパターン部Maに照射されるように、インプリント装置60は、真空紫外線63をパターン部Maに反射させるミラー64を備える。なお、このミラー64は、洗浄用ウエハW2を兼ねたベアウエハとしてもよい。一方、図9(b)に示す構成を採用する場合には、光源62は、第1実施形態での第2ステージST2に設置される構成もあり得る。収容部61は、不図示であるが、ノズル21から供給された各気体A、B、Cを外部に排気可能とする排気機構を備える。この排気機構は、収容部61内に存在する気体が以降の工程時に残留していないように排気する。さらに、気体制御部22に接続される気体容器20は、本実施形態では3種類の気体(気体A、B、C)を1つずつ収容する3つの気体容器20a〜20cからなる。インプリント装置に供給される気体の種類や供給量などは、気体制御部22によって制御される。ここで、気体Aは、図8に示すステップS300の洗浄工程で使用される気体であり、例えば、第1実施形態と同様にPFPである。気体Bは、ステップS250の洗浄前工程で使用される気体であり、例えば、窒素と、わずかな酸素とを含む混合気体である。さらに、気体Cは、ステップS100のインプリント工程で使用される気体であり、例えば、第1押型工程にてモールドMのパターン部Maへの樹脂の充填時間を短縮するのに好適な性質を有するヘリウムである。すなわち、本実施形態の気体供給機構6は、それぞれ異なる3種類の気体を供給可能としている。
