Description
The present invention relates to an electronic device sealing resin sheet and an electronic device package manufacturing method.
Conventionally, as a method for manufacturing an electronic device package, a method of sealing one or a plurality of electronic devices fixed to a substrate or the like with a sealing resin is known. As such a sealing resin, for example, a thermosetting resin sheet is known (for example, see Patent Document 1).
In order to give various kinds of information (for example, character information such as a product number or graphic information such as a two-dimensional code) to the electronic device package, laser marking may be performed on the electronic device package. However, generally, since the thermosetting resin sheet contains a large amount of filler, the amount of colorant (carbon black, dye, etc.) that is vaporized by laser irradiation is small. Moreover, since the filler is highly filled, it is difficult to carve the thermosetting resin sheet deeply by laser irradiation. For these reasons, it is difficult to obtain a high contrast in the thermosetting resin sheet, and it is difficult to form a mark having excellent visibility on the thermosetting resin sheet.
An object of the present invention is to solve the above-mentioned problems and to provide a resin sheet for encapsulating an electronic device and a method for producing an electronic device package that can form a mark having excellent visibility by laser marking.
The present invention provides an electronic device sealing comprising a first resin layer and a second resin layer, wherein the contrast between the marking portion after laser marking the first resin layer and the portion other than the marking portion is 20% or more. It relates to a resin sheet.
The resin sheet for encapsulating an electronic device of the present invention includes a first resin layer in which the contrast between the marking portion and the non-marking portion is 20% or more. For this reason, the mark excellent in visibility can be formed by the laser marking to the 1st resin layer.
Since the resin sheet for encapsulating an electronic device of the present invention does not need to increase the contrast of the second resin layer, the second resin layer can be highly filled with a filler. Therefore, the warp of the electronic device package can be reduced.

The first resin layer preferably contains a dye, and the content of the dye in the first resin layer is preferably 0.1 to 2% by weight. Within the above range, good contrast can be obtained.

Thereby, since a 2nd resin layer can be produced without using a solvent, the deformation | transformation of the resin sheet surface by volatilization of a solvent can be prevented.
The present invention also relates to a method for manufacturing an electronic device package including a step of sealing an electronic device with the resin sheet for sealing an electronic device.

[Examples and Comparative Examples]
(Preparation of the first resin layer)
Each component was blended according to the blending ratio shown in Table 1, and the same amount of methyl ethyl ketone as the total amount of each component was added thereto to prepare a varnish. The obtained varnish was applied onto a release-treated surface of a 50 μm thick polyester film A (MRF-50, manufactured by Mitsubishi Chemical Polyester) using a comma coater and dried. Next, the release-treated surface of a 38 μm thick polyester film B (MRF-38, manufactured by Mitsubishi Chemical Polyester) was laminated on the varnish after drying to produce a first resin layer.
(Production of second resin layer)
Each component was blended according to the blending ratio shown in Table 2, and melt-kneaded with a roll kneader at 60 to 120 ° C. for 10 minutes under reduced pressure conditions (0.01 kg / cm 2 ) to prepare a kneaded product. Next, the obtained kneaded material was formed into a sheet shape by a flat plate pressing method to produce a second resin layer.
(Production of resin sheet)
After peeling off the polyester film A of the first resin layer, the first resin layer was laminated on the second resin layer using a roll laminator. Thereby, a resin sheet in which the first resin layer was laminated on the second resin layer was produced.
(Laser marking)
Characters and a two-dimensional code were given to the first resin layer of the resin sheet by laser marking.
The laser marking conditions were as follows.
Laser marking device: Trade name “MD-S9900”, manufactured by Keyence Corporation Wavelength: 532 nm
Strength: 1.0W
Scanning speed: 700mm / sec
Q switch frequency: 64 kHz
A two-dimensional code having a total size of about 4 mm × about 4 mm and each cell size of 0.08 mm × 0.24 mm was processed. The character is not particularly limited.
[Evaluation]
The following evaluation was performed on the laser-marked resin sheet. The results are shown in Table 3.
(contrast)
Using an image processing apparatus (trade name “CV-5000”, manufactured by Keyence Corporation), the lightness of the marking part and the lightness of the non-marking part were measured under the condition of a light quantity of 30%. And the contrast value was computed by the following formula.
[(Lightness of marking part-Lightness of non-marking part) / Lightness of marking part] x 100 (%)
(Visibility)
Characters formed by laser marking can be visually confirmed (visual distance: about 40 cm), and a two-dimensional code reader (manufactured by Keyence, product name “SR-600”, two-dimensional code and two-dimensional code at the time of reading) A mark that can be read at a distance of 10 cm or less from the reader) was marked with ◯, and a letter that was formed by laser marking could not be visually recognized, or a mark that could not be read with a two-dimensional code reader was marked with x. This evaluation was performed on ten resin sheets, and the resin sheets with ◯ were counted.
(Etching rate)
After laser marking on the first resin layer under the laser marking conditions described above, the engraving depth of the laser marking portion was measured using a length measuring microscope (STM6 manufactured by Olympus Corporation). The etching rate was determined with the etching rate when the through hole was formed by laser marking as 100%. Therefore, for example, when the engraving depth is 10 μm in the first resin layer having a thickness of 20 μm, the etching rate is 50%.
For the second resin layer, the etching rate was measured by the same method.
