Description
一方で、簡便に、低温で、かつ大気圧下で高い半導体特性を有する酸化物半導体膜を形成することを目的とした、液相プロセスによる酸化物半導体膜の作製に関して研究開発が盛んに行われている(例えば、国際公開第2009/081862号参照)。
例えば、特開2010−103203号公報及び国際公開第2010/38566号には、液相プロセスによって酸化物半導体膜(活性層)上に保護膜を形成することが開示されているが、保護膜を形成するための塗布液に含まれる金属成分、転化工程の処理条件、塗布液に含まれる溶媒種等を適切に選択することにより酸化物半導体膜に悪影響を与えずに動作安定性を向上させることは考慮されていない。
<1> 溶媒及び50atom%以上がインジウムである金属成分を含む酸化物保護膜前駆体溶液を、基板上に形成されたインジウムを含む酸化物半導体膜上に塗布して酸化物保護膜前駆体膜を形成する工程と、
酸化物保護膜前駆体膜を酸化物半導体膜よりも比抵抗が高い酸化物保護膜に転化させる工程と、
を含む酸化物保護膜の製造方法。

基板及びゲート電極上にゲート絶縁膜を形成する工程と、
ゲート絶縁膜上にインジウムを含む酸化物半導体膜を形成する工程と、
酸化物半導体膜上にソース電極及びドレイン電極を形成する工程と、
ソース電極とドレイン電極との間で露出する酸化物半導体膜上に<1>〜<12>のいずれか1つに記載の酸化物保護膜の製造方法により酸化物半導体膜よりも比抵抗が高い酸化物保護膜を形成する工程と、
を有する薄膜トランジスタの製造方法。
なお、図中、同一又は対応する機能を有する部材(構成要素)には同じ符号を付して適宜説明を省略する。また、本明細書において「〜」の記号により数値範囲を示す場合、下限値及び上限値として記載されている数値がそれぞれ数値範囲に含まれる。
本開示に係る酸化物保護膜の製造方法は、溶媒及び50atom%以上がインジウムである金属成分を含む酸化物保護膜前駆体溶液を、基板上に形成されたインジウムを含む酸化物半導体膜上に塗布して酸化物保護膜前駆体膜を形成する工程と、酸化物保護膜前駆体膜を酸化物半導体膜よりも比抵抗が高い酸化物保護膜に転化させる工程と、を含む。
以下、上記の酸化物保護膜前駆体溶液を「保護膜前駆体溶液」又は単に「溶液」という場合があり、上記の酸化物半導体膜を「半導体膜」という場合があり、上記の酸化物保護膜前駆体膜を「保護膜前駆体膜」という場合があり、上記の酸化物保護膜を「保護膜」という場合がある。
その理由は定かでないが、酸化物保護膜を形成するための酸化物保護膜前駆体溶液が、半導体膜に含まれるインジウムと同種の金属成分であるインジウムを金属成分全体に対して50atom%以上の比率で含むことで酸化物保護膜成膜時に半導体膜と保護膜前駆体膜又は酸化物保護膜との界面でのインジウムの拡散が抑制されて半導体膜の電気特性の変化が抑制され、一方、酸化物半導体膜よりも酸化物保護膜の比抵抗が高いことで酸化物保護膜による半導体膜の電気伝導性への影響が抑えられ、電子素子の繰り返し動作安定性が向上すると考えられる。
なお、膜の比抵抗値は、ホール効果・比抵抗測定装置(東陽テクニカ社製)を用い、van der pauw法によって測定することができる。
また、本開示の酸化物保護膜の製造方法は、耐熱性の低い樹脂基板にも適用できることからフレキシブルディスプレイ等のフレキシブル電子デバイスを安価に作製することが可能となる。
酸化物保護膜前駆体膜形成工程では、溶媒及び50atom%以上がインジウムである金属成分を含む酸化物保護膜前駆体溶液を、基板上に形成されたインジウムを含む酸化物半導体膜上に塗布して酸化物保護膜前駆体膜を形成する。
まず、保護対象となる膜として基板上にインジウムを含む酸化物半導体膜が形成された被塗布物(酸化物半導体膜付き基板)を用意する。
基板の形状、構造、大きさ等については特に制限はなく、目的に応じて適宜選択することができる。基板の構造は単層構造であってもよいし、積層構造であってもよい。
具体的には、樹脂基板として、ポリブチレンテレフタレート、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリブチレンナフタレート、ポリスチレン、ポリカーボネート、ポリスルホン、ポリエーテルスルホン、ポリアリレート、アリルジグリコールカーボネート、ポリアミド、ポリイミド、ポリアミドイミド、ポリエーテルイミド、ポリベンズアゾール、ポリフェニレンサルファイド、ポリシクロオレフィン、ノルボルネン樹脂、ポリクロロトリフルオロエチレン等のフッ素樹脂、液晶ポリマー、アクリル樹脂、エポキシ樹脂、シリコーン樹脂、アイオノマー樹脂、シアネート樹脂、架橋フマル酸ジエステル、環状ポリオレフィン、芳香族エーテル、マレイミド・オレフィン、セルロース、エピスルフィド化合物等の合成樹脂基板が挙げられる。
複合材料からなる基板としては、酸化珪素粒子を含む複合プラスチック材料、金属ナノ粒子、無機酸化物ナノ粒子、又は無機窒化物ナノ粒子等を含む複合プラスチック材料、カーボン繊維、又はカーボンナノチューブ等を含む複合プラスチック材料、ガラスフレーク、ガラスファイバー、又はガラスビーズ等を含む複合プラスチック材料、粘土鉱物又は雲母派生結晶構造を有する粒子を含む複合プラスチック材料、厚みの薄いガラスと既述のいずれかの合成樹脂との間に少なくとも1つの接合界面を有する積層プラスチック材料、無機層と有機層を交互に積層することで少なくとも1つ以上の接合界面を有し、バリア性能を有する複合材料等の基板が挙げられる。
無機材料からなる基板としては、ステンレス基板或いはステンレスと異種金属を積層した金属多層基板、アルミニウム基板或いは表面に酸化処理(例えば陽極酸化処理)を施すことで表面の絶縁性を向上させた酸化皮膜付きのアルミニウム基板、酸化膜付きシリコン基板等を用いることができる。
また、樹脂基板は耐熱性、寸法安定性、耐溶剤性、電気絶縁性、加工性、低通気性、低吸湿性等に優れていることが好ましい。樹脂基板は、水分及び酸素の透過を防止するためのガスバリア層、樹脂基板の平坦性及び下部電極との密着性を向上するためのアンダーコート層等を備えていてもよい。
基板上に形成されたインジウムを含む酸化物半導体膜は、インジウムと酸素とを含み、半導体膜として機能する電子伝達特性を有する膜であれば特に限定されない。容易に高い電子伝達特性を得る上で、酸化物半導体膜に含まれる金属成分の50atom%以上がインジウムであることが好ましい。
酸化物半導体膜を構成する材料として、具体的には、酸化インジウム(In2O3)、In−Ga−Zn−O(IGZO)、In−Zn−O(IZO)、In−Ga−O(IGO)、In−Sn−O(ITO)、In−Sn−Zn−O(ITZO)等が挙げられる。
酸化物半導体前駆体膜を酸化物半導体膜に転化させる方法としては、酸化物半導体前駆体膜が加熱されている条件下で紫外線照射を行うことにより酸化物半導体膜に転化させることが好ましい。なお、酸化物半導体前駆体膜を酸化物半導体膜に転化させる際の基板の加熱温度、紫外線照射等の条件は、後述する酸化物保護膜前駆体膜を酸化物保護膜に転化させる工程と同様の条件を適用することができる。
酸化物半導体膜上に酸化物保護膜前駆体膜を形成するための酸化物保護膜前駆体溶液を用意する。本開示では、酸化物保護膜前駆体溶液として、溶媒及び50atom%以上がインジウムである金属成分を含む酸化物保護膜前駆体溶液を用いる。溶液に含まれる金属成分の50atom%以上がインジウムである金属組成とすることで、インジウムを含む酸化物半導体膜との反応が極めて少ない酸化物保護膜を形成することができる。
酸化物保護膜前駆体溶液は、原料となる金属塩等の溶質を、溶液が所望の濃度となるように秤量し、溶媒中で攪拌、溶解させて得られる。攪拌を行う時間及び攪拌中の溶液の温度は溶質が十分に溶解されれば特に制限はない。
次に、酸化物保護膜前駆体溶液を酸化物半導体膜上に塗布する。
酸化物保護膜前駆体溶液を塗布する方法としては、スプレーコート法、スピンコート法、ブレードコート法、ディップコート法、キャスト法、ロールコート法、バーコート法、ダイコート法、ミスト法、インクジェット法、ディスペンサー法、スクリーン印刷法、凸版印刷法、凹版印刷法等が挙げられる。特に、選択的に酸化物半導体膜上にパターンを形成する観点から、インクジェット法、ディスペンサー法、凸版印刷法、及び凹版印刷法から選択される少なくとも一種の塗布法を用いることが好ましい。
酸化物半導体膜上に酸化物保護膜前駆体溶液を塗布した後、自然乾燥して酸化物保護膜前駆体膜としてもよいが、加熱処理によって塗布膜を乾燥させ、酸化物保護膜前駆体膜を得ることが好ましい。乾燥によって、塗布膜の流動性を低減させ、最終的に得られる酸化物保護膜の平坦性を向上させることができる。また、適切な乾燥温度(例えば、35℃以上100℃以下)を選択することにより、最終的により緻密な酸化物保護膜を得ることができる。加熱処理の方法は特に限定されず、ホットプレート加熱、電気炉加熱、赤外線加熱、マイクロ波加熱等から選択することができる。
乾燥は膜の平坦性を均一に保つ観点から、基板上に溶液を塗布後、5分以内に開始することが好ましい。
また、乾燥を行う時間は特に制限はないが、膜の均一性、生産性の観点から15秒以上10分以下であることが好ましい。
また、乾燥における雰囲気に特に制限はないが、製造コスト等の観点から大気圧下、大気中で行うことが好ましい。
酸化物保護膜への転化工程(以下、「転化工程」という場合がある。)では、酸化物保護膜前駆体膜を酸化物半導体膜よりも比抵抗が高い酸化物保護膜に転化させる。
酸化物保護膜前駆体膜を酸化物保護膜に転化させる方法に特に制限はなく、加熱、プラズマ、紫外光、マイクロ波等を用いる手法が挙げられ、より低温で酸化物保護膜への転化を行う観点から、酸化物保護膜前駆体膜が加熱されている条件下で紫外線照射を行う手法が好ましい。
転化工程における雰囲気中の酸素濃度を上記濃度範囲に調整する手段としては、例えば基板上の酸化物保護膜前駆体膜を転化させる処理室内に供給する窒素ガス等の不活性ガスの流速を調整する方法、処理室内に供給するガス中の酸素濃度を調整する方法、事前に処理室内を真空引きし、そこに所望の酸素濃度のガスを充填する方法等が挙げられる。
転化工程における基板に対する加熱手段は特に限定されず、ホットプレート加熱、電気炉加熱、赤外線加熱、マイクロ波加熱等から選択すればよい。また、短時間で緻密な酸化物保護膜を得る観点から転化工程において基板が昇温又は降温する速度を±0.5℃/min以内にすることが好ましく、基板温度を一定に保持することがより好ましい。
転化工程は、生産性の観点から、5秒以上120分以下であることが好ましい。
本開示により製造された酸化物保護膜は、酸化物半導体膜の半導体特性の低下を抑制し、高い動作安定性を付与できることから、薄膜トランジスタ(TFT:Thin Film Transistor)における活性層(半導体層)を保護する酸化物保護膜として好適に用いることができる。
また、活性層とソース電極及びドレイン電極(適宜、「ソース・ドレイン電極」という。)との接触部分に基づき、ソース・ドレイン電極が半導体層よりも先に形成されて半導体層の下面がソース・ドレイン電極に接触するボトムコンタクト型(ボトムコンタクト構造)と、半導体層がソース・ドレイン電極よりも先に形成されて半導体層の上面がソース・ドレイン電極に接触するトップコンタクト型(トップコンタクト構造)とがある。
以下、代表例として、主に図1に示すTFT10の構成及び製造方法について詳細に説明する。なお、以下の説明では、符号は適宜省略する。
基板上にゲート電極を形成する。ゲート電極は高い導電性を有する材料を用い、例えばAl,Mo,Cr,Ta,Ti,Au,Ag等の金属、Al−Nd,Ag合金、酸化錫、酸化亜鉛、酸化インジウム、酸化インジウム錫(ITO)、酸化亜鉛インジウム(IZO)、In−Ga−Zn−O(IGZO)等の金属酸化物の導電膜を用いて形成することができる。ゲート電極としてはこれらの導電膜を単層構造又は2層以上の積層構造として用いることができる。
ゲート電極を形成するための導電膜の膜厚は、成膜性、エッチング又はリフトオフ法によるパターンニング性、導電性等を考慮すると、10nm以上1000nm以下とすることが好ましく、50nm以上200nm以下とすることがより好ましい。
成膜後、エッチング又はリフトオフ法により所定の形状にパターンニングし、ゲート電極を形成してもよく、インクジェット法等により直接パターン形成してもよい。この際、ゲート電極及びゲート配線を同時にパターンニングすることが好ましい。
ゲート電極及び配線を形成した後、ゲート絶縁膜を形成する。ゲート絶縁膜は高い絶縁性を有する膜が好ましく、例えばSiO2,SiNx,SiON,Al2O3,Y2O3,Ta2O5,HfO2等の絶縁膜、又はこれらの化合物を少なくとも二つ以上含む絶縁膜としてもよく、単層構造であっても積層構造であってもよい。
ゲート絶縁膜は、印刷方式、コーティング方式等の湿式方式、真空蒸着法、スパッタリング法、イオンプレーティング法等の物理的方式、CVD、プラズマCVD法等の化学的方式等の中から使用する材料との適性を考慮して適宜選択した方法に従って成膜する。
ゲート絶縁膜上に酸化物半導体膜を含む活性層をパターン形成する。活性層のパターン形成は、前述したインクジェット法、ディスペンサー法、凸版印刷法、及び凹版印刷法によって予め活性層のパターンを有する酸化物半導体前駆体膜を形成して酸化物半導体膜に転化してもよいし、酸化物半導体膜をフォトリソグラフィー及びエッチングにより活性層の形状にパターンニングしてもよい。フォトリソグラフィー及びエッチングによりパターン形成を行うには、残存させる部分にフォトリソグラフィーによりレジストパターンを形成し、塩酸、硝酸、希硫酸、又は燐酸、硝酸及び酢酸の混合液等の酸溶液によりエッチングすることによりパターンを形成する。
酸化物半導体膜(活性層)の膜厚は、平坦性及び膜形成に要する時間の観点から5nm以上50nm以下であることが好ましい。
活性層上にソース・ドレイン電極を形成する。ソース・ドレイン電極はそれぞれ電極として機能するように高い導電性を有する材料を用い、Al,Mo,Cr,Ta,Ti,Au,Ag等の金属、Al−Nd、Ag合金、酸化錫、酸化亜鉛、酸化インジウム、酸化インジウム錫(ITO)、酸化亜鉛インジウム(IZO)、In−Ga−Zn−O(IGZO)等の金属酸化物の導電膜等を用いて形成することができる。
ソース・ドレイン電極の膜厚は、成膜性、エッチング又はリフトオフ法によるパターンニング性、導電性等を考慮すると、10nm以上1000nm以下とすることが好ましく、50nm以上100nm以下とすることがより好ましい。
ソース・ドレイン電極は、エッチング又はリフトオフ法により所定の形状にパターンニングして形成してもよく、インクジェット法等により直接パターン形成してもよい。この際、ソース・ドレイン電極の全ての層及びこれらの電極に接続する配線を同時にパターンニングすることが好ましい。
酸化物半導体膜上に酸化物保護膜を上述した実施形態の手法に従って形成する。
酸化物保護膜は、酸化物半導体膜を形成した後に酸化物半導膜上に形成する。酸化物半導体膜の成膜に続けて成膜してもよいし、酸化物半導体膜を活性層の形状にパターンニングした後に酸化物保護膜を成膜してもよい。
また、酸化物保護膜は、図1に示すTFT10のように、ソース・ドレイン電極の形成後にソース・ドレイン電極間で露出する酸化物半導体膜上に形成してもよいし、図2に示すTFT30のように、ソース・ドレイン電極の形成前に酸化物半導体膜上に形成してもよい。あるいは、図3に示すTFT40のように、ソース・ドレイン電極の形成後に、酸化物半導体膜を形成し、酸化物半導体膜上に酸化物保護膜を形成してもよい。
CP/CS≧10 (I−1)
かかる観点から、下記式(I)を満たすことがより好ましい。
100≧CP/CS≧10 (I)
上記関係式を満たす酸化物半導体膜及び酸化物保護膜を得る手法としては、酸化物半導体膜と酸化物保護膜を異なる成膜方法より形成する手法(例えば酸化物半導体膜を真空成膜で、酸化物保護膜を溶液プロセスで成膜する)、酸化物半導体膜と酸化物保護膜をともに溶液プロセスにて成膜する場合には異なる溶媒種の溶液を用いる手法等が挙げられる。
以上で説明した本開示に係る薄膜トランジスタの用途には特に限定はないが、本開示に係る薄膜トランジスタは高いTFT特性を示すことから、例えば電気光学装置(例えば液晶表示装置、有機EL(Electro Luminescence)表示装置、無機EL表示装置等の表示装置等)における駆動素子として、耐熱性の低い樹脂基板上に形成したフレキシブルディスプレイに用いる場合に好適である。
また、本開示に係る電子素子は、X線センサー等の各種センサー、MEMS(Micro Electro Mechanical System)等、種々の電子デバイスにおける駆動素子(駆動回路)として、好適に用いられる。
本開示により製造される薄膜トランジスタを適用することで、電気特性に優れた電子デバイスの製造コストを抑制することができる。
本発明の一実施形態である液晶表示装置について、図4にその一部分の概略断面図を示し、図5に電気配線の概略構成図を示す。
また、本開示に係る電子デバイスは図4及び図5に示す構成を有する液晶表示装置に限定されず、本開示に係る酸化物保護膜の製造方法は、有機EL表示装置、X線センサ等の他の電子デバイスにも適用することができる。
以下のような手順でTFTを作製し、評価を行った。
硝酸インジウム(In(NO3)3・xH2O、純度:4N,(株)高純度化学研究所製)を2−メトキシエタノール(試薬特級、和光純薬工業社製)中に溶解させ、0.1mol/Lの濃度の硝酸インジウム溶液(酸化物半導体前駆体溶液)を作製した。
基板として熱酸化膜付p型シリコン基板を用い、熱酸化膜をゲート絶縁膜として用いる簡易型のTFTを作製した。熱酸化膜付p型シリコン25mm角の基板上に、作製した硝酸インジウム溶液を1500rpmの回転速度で30秒スピンコートした後、60℃に加熱されたホットプレート上で5分間乾燥を行った。
装置としては低圧水銀ランプを備えた真空紫外(VUV:Vacuum Ultraviolet)ドライプロセッサ(オーク製作所社製、VUE−3400−F)を用いた。
試料を装置内の、表面温度160℃に加熱されたホットプレート上にセットした後、5分間待機した。この間、装置処理室内に30L/minの窒素をフローさせることで、処理室内の酸素濃度を27000ppmにした。尚、装置処理室内の酸素濃度は酸素濃度計(横河電機社製、OX100)を使用して測定した。
試料位置での波長254nmをピーク波長とする紫外線照度は、紫外線積算光量計(浜松ホトニクス社製、コントローラーC9536、センサヘッドH9536−254、200nm超300nm以下程度の範囲に分光感度を持つ)を用いて測定し、105mW/cm2であった。また、波長185nmをピーク波長とする紫外線照度は、紫外線積算光量計(浜松ホトニクス社製、コントローラーC9536、センサヘッドH9536−185、150〜200nm程度の範囲に分光感度を持つ)を用いて測定し、8.2mW/cm2であった。
酸化物保護膜前駆体溶液としては、硝酸インジウム(In(NO3)3・xH2O、純度:4N,(株)高純度化学研究所製)をエチレングリコール(試薬特級、和光純薬工業社製)中に溶解させ、0.3mol/Lの濃度の硝酸インジウム溶液を作製した。
酸化物保護膜前駆体溶液(硝酸インジウム溶液)を富士フイルム社製 マテリアルプリンターDMP−2831を用いて、ソース・ドレイン電極間全体を覆う2mm×0.4mmの酸化物保護膜前駆体膜をパターン形成した。インクカートリッジは室温とし、基板を配置した加熱機能付きステージは60℃に加熱してインクジェットにより硝酸インジウム溶液を塗布した。
以上の工程を経て、薄膜トランジスタを作製した。
酸化物保護膜前駆体溶液の溶媒としてアセチルアセトン(試薬特級、和光純薬工業社製)を用いて酸化物半導体膜上に酸化物保護膜を作製したこと以外は実施例1と同じ手法で薄膜トランジスタを作製した。
保護膜前駆体溶液として、NN120−20(ポリシラザン20質量%、キシレン80質量%、AZエレクトロニックマテリアルズ社製)をAZ−Thinner(酢酸2−エトキシエチル)にて2倍希釈し、ポリシラザン溶液を得た。このポリシラザン溶液を用いて酸化物半導体膜上に酸窒化珪素保護膜を作製したこと以外は実施例1と同じ手法で薄膜トランジスタを作製した。
ソース・ドレイン電極形成後に酸化物保護膜を形成しないこと以外は実施例1と同じ手法で薄膜トランジスタを作製した。
酸化物保護膜前駆体溶液として、実施例1で用いた0.3mol/Lの濃度の硝酸インジウム溶液と、硝酸亜鉛(Zn(NO3)2・6H2O、純度:3N,(株)高純度化学研究所製)をエチレングリコールに溶解させて作製した0.3mol/Lの濃度の硝酸亜鉛溶液を1:1の割合で混合し、溶液中に含まれる金属成分の50atom%がインジウムである酸化物保護膜前駆体溶液を作製した。この酸化物保護膜前駆体溶液を用いたこと以外は実施例1と同じ手法で酸化物半導体膜上に酸化物保護膜を作製し、薄膜トランジスタを作製した。
酸化物保護膜前駆体溶液として、実施例1で用いた0.3mol/Lの濃度の硝酸インジウム溶液と、実施例3で用いた0.3mol/Lの濃度の硝酸亜鉛溶液を1:4の割合で混合し、溶液中に含まれる金属成分の20atom%がインジウムである酸化物保護膜前駆体溶液を作製した。この酸化物保護膜前駆体溶液を用いたこと以外は実施例1と同じ手法で酸化物半導体膜上に酸化物保護膜を作製し、薄膜トランジスタを作製した。
(TFT特性の評価)
実施例及び比較例で作製した薄膜トランジスタについて、半導体パラメータ・アナライザー4156C(アジレントテクノロジー社製)を用い、トランジスタ特性Vg−Idの測定を行った。Vg−Id特性の測定は、ドレイン電圧(Vd)を+1Vに固定し、ゲート電圧(Vg)を−15V〜+30Vの範囲内で変化させ、各ゲート電圧におけるドレイン電流(Id)を測定することにより行った。
加えて酸化物保護膜の形成前では繰り返し駆動による閾値シフト(ΔVth)が極めて大きかったのに対して、酸化物保護膜の形成によりΔVthが大幅に低減していることがわかる。比較例1のポリシラザン溶液を用いた酸化物保護膜の形成では保護膜の形成により閾値(Vth)が大幅にマイナス方向にシフトしてしまった。
酸化物保護膜における金属成分のうちインジウムの含有量が50atom%以上であればΔVthが−2Vよりも小さい安定な動作が可能だが、インジウム含有量が20atom%(比較例3)となるとΔVthが大きい不安定な動作となることがわかる。
実施例1及び比較例1の条件で作製した酸化物保護膜についてSIMS分析を行った。測定装置はULVAC PHI社製PHI ADEPT1010を用い、測定条件としては一次イオン種はCs+、一次加速電圧は1.0kV、検出領域は140μm×140μmとした。
なお、各例における酸化物半導体膜中の炭素濃度CSは5.0×1020[atoms/cm3]である。酸化物半導体膜中の炭素濃度CS(atoms/cm3)と酸化物保護膜中の炭素濃度CP(atoms/cm3)との比(CP/CS)も表2に示す。
以上より、酸化物保護膜中の炭素濃度CPと酸化物半導体膜中の炭素濃度CSとの比が、特にTFTの動作安定性(ΔVth)に大きく影響しており、100≧CP/CS≧10の関係を満たすことで、TFTの動作安定性が向上すると考えられる。

Claims (13)
- 溶媒及び50atom%以上がインジウムである金属成分を含む酸化物保護膜前駆体溶液を、基板上に形成されたインジウムを含む酸化物半導体膜上に塗布して酸化物保護膜前駆体膜を形成する工程と、
前記酸化物保護膜前駆体膜を前記酸化物半導体膜よりも比抵抗が高い酸化物保護膜に転化させる工程と、
を含む酸化物保護膜の製造方法。 - 前記酸化物半導体膜に含まれる金属成分の50atom%以上がインジウムである請求項1に記載の酸化物保護膜の製造方法。
- 前記溶媒が、アシル基を有する溶媒を含む請求項1又は請求項2に記載の酸化物保護膜の製造方法。
- 前記アシル基が、アセチル基である請求項3に記載の酸化物保護膜の製造方法。
- 前記溶媒が、ポリオールを含む請求項1又は請求項2に記載の酸化物保護膜の製造方法。
- 前記溶媒が、アセチルアセトン及びエチレングリコールの少なくとも一方を含む請求項4又は請求項5に記載の酸化物保護膜の製造方法。
- 前記酸化物保護膜前駆体溶液に含まれるインジウムが、インジウムイオンである請求項1〜請求項6のいずれか1項に記載の酸化物保護膜の製造方法。
- 前記酸化物保護膜前駆体溶液が、硝酸イオンを含む請求項1〜請求項7のいずれか1項に記載の酸化物保護膜の製造方法。
- 前記酸化物保護膜前駆体膜を前記酸化物保護膜に転化させる工程において、前記酸化物保護膜前駆体膜が加熱されている条件下で前記酸化物保護膜前駆体膜に紫外線照射を行う請求項1〜請求項8のいずれか1項に記載の酸化物保護膜の製造方法。
- 前記酸化物保護膜前駆体膜を前記酸化物保護膜に転化させる工程において、前記基板の温度を120℃超に維持する請求項1〜請求項9のいずれか1項に記載の酸化物保護膜の製造方法。
- 前記酸化物保護膜前駆体膜を前記酸化物保護膜に転化させる工程において、前記基板の温度を200℃未満に維持する請求項10に記載の酸化物保護膜の製造方法。
- 前記酸化物半導体膜は、溶媒及びインジウムを含む酸化物半導体前駆体溶液を前記基板上に塗布して酸化物半導体前駆体膜を形成した後、前記酸化物半導体前駆体膜を転化させた酸化物半導体膜である請求項1〜請求項11のいずれか1項に記載の酸化物保護膜の製造方法。
- 基板上にゲート電極を形成する工程と、
前記基板及び前記ゲート電極上にゲート絶縁膜を形成する工程と、
前記ゲート絶縁膜上にインジウムを含む酸化物半導体膜を形成する工程と、
前記酸化物半導体膜上にソース電極及びドレイン電極を形成する工程と、
前記ソース電極と前記ドレイン電極との間で露出する前記酸化物半導体膜上に請求項1〜請求項12のいずれか1項に記載の酸化物保護膜の製造方法により前記酸化物半導体膜よりも比抵抗が高い酸化物保護膜を形成する工程と、
を有する薄膜トランジスタの製造方法。
