Description
The present invention relates to a method for manufacturing a template for nanoimprint lithography.
2. Description of the Related Art Conventionally, in the manufacture of semiconductor devices, a photolithographic technique that uses a photomask to perform reduction (for example, 1/4 reduction) exposure has been used. In recent years, a phase shift mask has been used as a technique for further improving the resolution. A fine pattern such as a VLSI is manufactured by photolithography.
However, in order to cope with further miniaturization, the limitations of the above-described photolithography method have been pointed out due to the problem of exposure wavelength and the problem of manufacturing cost, and EUV using a reflective mask as the next generation lithography technology. (Extreme Ultra Violet) lithography and nanoimprint lithography (NIL: Nano Imprint Lithography) using a template (also called a mold, a stamper, or a mold) have been proposed.
In particular, nanoimprint lithography is attracting attention because it is economically advantageous because it does not use an expensive exposure apparatus (stepper) such as photolithography.
In the nanoimprint lithography described above, a template having a fine concavo-convex transfer pattern formed on its surface is brought into close contact with a resin formed on a transfer substrate such as a semiconductor wafer, and the shape of the surface of the resin is changed to the template. The template is released after being molded into a concavo-convex shape of the transfer pattern, and then the excess resin part (residual film part) is removed by dry etching or the like, so that the template is applied to the resin on the transfer substrate. This is a technique for transferring the concave / convex shape of the transfer pattern (more specifically, the concave / convex inverted shape).
In this nanoimprint lithography method, a thermoplastic resin is used. First, the resin is heated to a temperature higher than the glass transition temperature so that the resin can be deformed. By using a thermal imprint method (for example, Patent Document 1) that transfers the uneven shape of the transfer pattern of the template to the resin by cooling to a temperature lower than the transition temperature, a deformable resin before curing is used. An optical imprint method has been proposed in which the resin is cured by irradiating with ultraviolet rays, and then the uneven shape of the template transfer pattern is transferred to the resin. Patent Document 2).
As described above, the optical imprint method does not require heating and cooling steps like the thermal imprint method, and the pattern can be transferred at room temperature. Further, it is possible to reduce a risk that the template and the substrate to be transferred undergo a dimensional change due to heat.
Therefore, in general, the optical imprint method is superior to the thermal imprint method in terms of productivity, resolution, alignment accuracy, and the like.
An example of an ideal model of nanoimprint lithography by the above-described photoimprint method is shown in FIG.

Here, the thickness T 1 of the above-mentioned remaining film portion is called RLT (Residual Layer Thickness) in nanoimprint lithography. For this RLT, film thickness uniformity is strictly required, and for example, it is required to suppress the difference between the maximum film thickness and the minimum film thickness to 3 nm or less. The size of the RLT depends on the size of the transfer pattern, the resin material, and the like. For example, when the depth of the transfer pattern (corresponding to the height of the resin pattern) is about 50 nm, the size of the RLT is about 10 nm. .

Here, in the manufacture of a conventional photomask, a residual defect, which is an unnecessary surplus pattern called a black defect, may occur, and this residual defect portion is subjected to, for example, partial etching using an electron beam and an assist gas. The process of removing by the method is called a black defect correcting process (for example, Patent Document 3).
And the residue defect which is an unnecessary surplus pattern arises also in manufacture of the template for nanoimprint lithography.
FIG. 13 is an explanatory view showing an example of a residual defect of a template for nanoimprint lithography, (a) is a schematic plan view, and (b) is an AA cross-sectional view in (a).
In the example shown in FIG. 13,
Here, in the conventional photomask, the mask pattern (light-shielding pattern) is made of a light-shielding material such as Cr. Therefore, the residual defect (black defect) is also an excessive pattern mainly made of a light-shielding material such as Cr. In the template for nanoimprint lithography, the transfer pattern is usually made of the same material (for example, quartz) as that of the substrate, so that the residual defect is also a surplus pattern mainly made of the same material as that of the substrate such as quartz.
An example in which such a residual defect occurs in the manufacture of a template for nanoimprint lithography will be described with reference to FIG.
For example, in the method of manufacturing the template for nanoimprint lithography shown in FIG. 12 described above, after the step of forming the
When the
Similarly, when the
At present, in producing a template for nanoimprint lithography, it is difficult from the technical and production cost points to prevent the occurrence of the above-described residual defects.
Therefore, for example, as shown in FIG. 15, a realistic manufacturing process of a conventional template for nanoimprint lithography includes a blanks preparation process (S101), a hard mask pattern formation process (S102), and a transfer pattern formation process (S103). ), A hard mask pattern removal step (S104), a defect inspection step (S105), and a defect inspection step (S106).
Here, the template for nanoimprint lithography is not a quadruple mask like a conventional photomask, but an equal magnification mask, and the size of the transfer pattern is very small, for example, 10 nm level. In this case, the hard mask pattern for etching the transfer pattern needs to be extremely thin. For example, the film thickness of the hard mask pattern is on the order of several nm.
As described above, since the hard mask pattern is an extremely thin film, it is difficult to detect a residual defect of the hard mask pattern formed on the flat substrate before etching the transfer pattern by an existing defect inspection apparatus. It is.
Therefore, in the manufacture of the template for nanoimprint lithography, for example, as shown in FIG. 15, the defect inspection step (S105) is performed after the transfer pattern formation step (S103). Usually, a transfer pattern has an aspect ratio in which the height position of the top surface (Top surface) of the convex portion and the bottom surface (Bottom surface) of the concave portion is about three times the width of the concave portion. This is because it is easy to detect a residual defect using an existing defect inspection apparatus.
In the defect correcting step (S106), a technique for correcting a residual defect portion of a transparent substrate (mainly quartz) in a conventional phase shift mask can be used.
For example, the details of the defect correcting step (S106) are as follows. As shown in FIG. 16, a template having a residual defect is placed in a defect correcting apparatus and irradiated with an electron beam while supplying an assist gas. Etching residual defect parts made of the same material (mainly quartz) as in (1), a transfer pattern correction step (S111), the assist gas discharge step (S112), and the shape of the transfer pattern after correction is scanned by an electron beam. This is a series of steps for sequentially performing a transfer pattern confirmation step (S113), which is confirmed by the obtained detection image of secondary electrons or the like.
As described above, an assist gas is used to correct the transfer pattern, and the assist gas is discharged after the correction. However, it is difficult to completely discharge the assist gas attached to the surface of the nanoimprint lithography template. is there.
Therefore, when the surface of the template for nanoimprint lithography is scanned with an electron beam in the step of confirming the corrected shape of the transfer pattern, there is an overetching problem that the transfer pattern in the scanning region is also etched.
Then, as described above, the nanoimprint lithography is such that the template transfer pattern is directly brought into contact with the resin on the substrate to be transferred, and the concave and convex shape (more specifically, the concave and convex reverse shape) is the same size as the above. Since this is a technique for transferring to a resin, if the shape of the transfer pattern changes due to excessive etching as described above, the transferred resin pattern also has a changed shape.
In particular, in nanoimprint lithography, the upper surface (Top surface) of the convex portion of the template transfer pattern is excessively etched, and the height position of the upper surface (Top surface) of the convex portion of the transfer pattern in a part of the region is different. Then, there is a problem that the residual film thickness (RLT) of the resin pattern on the transferred substrate becomes non-uniform, and a defective pattern is generated in a wide range.
The above problem will be described in more detail with reference to FIGS. 17 and 18.
Here, FIG. 17 is an explanatory view showing a state where the surface of the template is excessively etched by the conventional defect correction process, and FIG. 18 is a diagram showing that the upper surface (Top surface) of the convex portion of the template transfer pattern is excessively etched. It is explanatory drawing which shows a mode that a residual film thickness (RLT) becomes non-uniform | heterogenous when pattern transfer is carried out using the prepared template.
For example, when the
Next, the
After the predetermined etching is completed, the irradiation of the
For example, in the
This excessive etching changes depending on conditions such as the material of the
However, since nanoimprint lithography is a technique for transferring a transfer pattern having a dimension width of 10 nm level to the same magnification, even a slight over-etching has a great influence.
Further, as described above, in nanoimprint lithography, the upper surface (Top surface) of the convex portion of the template transfer pattern is excessively etched, and the height of the upper surface (Top surface) of the convex portion of the transfer pattern in a part of the region. If the positions are different, there is a specific problem that the residual film thickness (RLT) of the resin pattern on the substrate to be transferred becomes non-uniform and a defective pattern is generated in a wide range.
Next, the problem relating to the remaining film thickness (RLT) will be described in detail.
For example, in the case of performing nanoimprint lithography by the optical imprint method using the
More specifically, in the example shown in FIG. 18C, the thickness (RLT) of the remaining film portion of the
As shown in FIG. 18D, when dry etching with
On the other hand, when the dry etching with the
As described above in detail, since nanoimprint lithography is a technology that transfers a transfer pattern at the same magnification, even a slight over-etching of the template has a significant effect, and in particular, the upper surface of the convex portion of the template transfer pattern. If the (Top surface) is excessively etched and the height position of the upper surface (Top surface) of the convex portion of the transfer pattern in a part of the region is different, the remaining film thickness (RLT) of the resin pattern on the transfer substrate is changed. ) Becomes non-uniform, and there is a peculiar problem that defective patterns occur in a wide range.
Therefore, there is a need for a method for manufacturing a template for nanoimprint lithography that can prevent the height position of the top surface (Top surface) of the convex portion of the transfer pattern from changing even if the residual defect portion is corrected. Yes.
The present invention has been made in view of the above circumstances, and more specifically, in a defect correction step of a template for nanoimprint lithography, more specifically, in a step of checking the shape after correction of a transfer pattern by scanning an electron beam.
(First embodiment)
First, a first embodiment of a method for producing a template for nanoimprint lithography according to the present invention will be described.
In order to manufacture a template for nanoimprint lithography by the manufacturing method of the present embodiment, for example, as shown in FIG. 4A, first, a structure (blanks) having a

The steps so far, that is, the steps shown in FIGS. 4A to 4F correspond to the steps S1 to S3 shown in FIG.
Subsequently, although the defect inspection process of S4 and the defect correction process of S5 shown in FIG. 1 are performed, in this embodiment, the residual defect of the transfer pattern is inspected with the
Hereinafter, the correction of the hard mask pattern and the correction of the transfer pattern will be described in detail.

After the predetermined etching is completed, the irradiation of the correction electron beam (second electron beam) 32 is stopped, the

Here, the conventional method has a problem that the upper surface (Top surface) of the convex portion of the transfer pattern in the scanning region is excessively etched by scanning the electron beam in the correction check process of the transfer pattern (FIG. 17). (F)).
On the other hand, in the present embodiment, as shown in FIG. 6M, the upper surface (Top surface) of the convex portion of the transfer pattern is covered with the
Therefore, even if the
Also in this embodiment, the bottom surface (Bottom surface) of the concave portion of the transfer pattern in the scanning region of the
However, since the remaining film thickness (RLT) in the above-described nanoimprint lithography changes depending on the height of the upper surface (Top surface) of the convex portion of the template transfer pattern, for example, the concave portion of the template transfer pattern the bottom even (bottom surface) has been over-etched, resin pattern transferred, the excess height of the convex portions in the etched regions (thickness) higher by h 1 than the other regions (thick However, there is no problem that a defective pattern is generated in a wide range.
The above will be described in more detail with reference to FIG. FIG. 7 is an explanatory diagram showing the form of a resin pattern that is pattern-transferred using a template manufactured by the method for manufacturing a template for nanoimprint lithography according to the present invention.
For example, when the
When the
Therefore, when nanoimprint lithography is performed using a template manufactured by the manufacturing method of the present embodiment, a problem that a defective pattern occurs in a wide range due to the remaining film portion remaining as in the conventional case. Can be solved.

(Second Embodiment)
Next, 2nd Embodiment of the manufacturing method of the template for nanoimprint lithography concerning this invention is described using FIGS. 8-10.
For example, as shown in FIG. 8A, when a nanoimprint lithography template is manufactured by the manufacturing method of the present embodiment, first, a hard surface is first formed on the main surface of the

The steps so far, that is, the steps shown in FIGS. 8A to 8F correspond to the steps S1 to S3 shown in FIG.
In the present embodiment, in order to correct the
Next, while supplying the
Here, in the above-described first embodiment, after the etching of the
On the other hand, in the second embodiment, the same gas is used for the
Note that the
In the present embodiment, the first assist gas 41 (same as the second assist gas 42) may be any gas that can etch the
For example, when the
Here, a single-component gas xenon fluoride (XeF 2), the xenon fluoride (XeF 2) and or oxygen mixed gas containing (O 2), xenon difluoride (XeF 2) and water vapor (H 2 O), Compared with the mixed gas containing, the etching rate of chromium (Cr) is slow.
However, the thickness of the

After the etching of the

After confirming that the
Here, the conventional method has a problem that the upper surface (Top surface) of the convex portion of the transfer pattern in the scanning region is excessively etched by scanning the electron beam in the correction check process of the transfer pattern (FIG. 17). (F)).
On the other hand, in the present embodiment, as shown in FIG. 10K, the upper surface (Top surface) of the convex portion of the transfer pattern is covered with the
Therefore, even if the
In this embodiment as well, the bottom surface (Bottom surface) of the concave portion of the transfer pattern in the scanning region of the
However, since the remaining film thickness (RLT) in the above-described nanoimprint lithography changes depending on the height of the upper surface (Top surface) of the convex portion of the template transfer pattern, for example, the concave portion of the template transfer pattern the bottom even (bottom surface) has been over-etched, resin pattern transferred, the excess height of the convex portions in the etched regions (thickness) higher by h 1 than the other regions (thick However, there is no problem that a defective pattern is generated in a wide range.
As mentioned above, although each embodiment was described about the manufacturing method of the template for nanoimprint lithography concerning the present invention, the present invention is not limited to the above-mentioned embodiment. The above-described embodiment is an exemplification, and the technical idea described in the claims of the present invention has substantially the same configuration and exhibits the same function and effect regardless of the case. It is included in the technical scope of the invention.
Hereinafter, the present invention will be described more specifically with reference to examples.
