前記基材の前記第1面上に形成した前記ハードマスクパターンにおける白欠陥の有無を検査する第1の欠陥検査工程と、
前記第1の欠陥検査工程において前記白欠陥が検出された場合に、当該白欠陥を修正する第1の欠陥修正工程と、
前記白欠陥が修正された前記ハードマスクパターンをマスクとして前記基材をエッチングすることで、前記基材の前記第1面に第1凹凸パターンを形成する第1凹凸パターン形成工程と、
前記基材の前記第1面に形成された第1凹凸パターンにおける黒欠陥の有無を検査する第2の欠陥検査工程と、
前記第2の欠陥検査工程において黒欠陥が検出された場合に、当該黒欠陥を修正する第2の欠陥修正工程と
を含み、
前記第1の欠陥修正工程において、前記白欠陥部分に、前記白欠陥を物理的に包含し、かつ平面視における大きさが前記白欠陥の大きさよりも大きくなるように修正材を堆積させて前記白欠陥を修正することを特徴とするインプリントモールドの製造方法。 A hard mask pattern forming step of forming a hard mask pattern on the first surface of the substrate having the first surface and the second surface opposed thereto;
