図2は、剥離シート1上に、周囲が楔形にプリカットされた接着シート2と、円形にプリカットされたダイシング用基材シート3を有する半導体装置製造用積層シートである。以下に楔形の形状について詳細を説明するが、これに限定されるものでは無い。楔形の各凹部、各凸部は、それぞれ同心円上にあることが望ましく、上下左右対称であることが更に好ましい。図5において楔形の形状を説明する。図5は接着シートの外周に沿って設けられる楔形9の一部を示したものであり、接着シートの中心5から楔の凸部までの距離6と、中心5から楔の凹部までの距離7の差は、より大きい方が好ましいが、ウェハ貼付時の接着シート糊代部分と、半導体装置積層シートのダイシング基材用シート直径を鑑み、例えば8inchウェハ用であれば、1mm以上が好ましく、10mm以上がより好ましく、25mm以上が更に好ましいが、ウェハサイズが異なる場合はこの限りではない。また隣り合う2つの楔間の距離8は、切断する半導体素子の形状にもよるが、より小さい方が好ましく、10mm以下がより好ましく、5mm以下が更に好ましい。また、中心5から楔の凹部までの距離7は、8inchウェハ用の場合では、105〜115mm程度であることが好ましい。なお、楔形の数としては、対象となるウエハの大きさにより一該に定まらないが、一般に30〜120程度が好ましい。
