先ず、チャックテーブル4のチャックテーブル本体41に形成された嵌合凹部411に着脱可能に嵌合された保持テーブル42をチャックテーブル本体41から取り外す。次に、チャックテーブル本体41から取り外した保持テーブル42を、図9に示すように加熱炉20の支持台201上に保持面421を上にして載置する。そして、加熱炉20の支持台201に載置された保持テーブル42を加熱する。石英によって形成された保持テーブル42を加熱すると、加熱の仕方によっては熱歪が発生して保持面421の面精度が維持できない場合がある。そこで本発明においては、次のとおり加熱する。即ち、加熱温度は350〜650℃の範囲に設定する必要がある。加熱温度が350℃より低いとチャックテーブル4の保持テーブル42の保持面421に付着した付着物Gを焼失即ち酸化または昇華することができず、加熱温度が650℃より高いと石英によって形成された保持テーブル42に熱歪が発生して保持面421の面精度が低下する。そして、加熱温度が350℃の場合は加熱時間は4時間程度維持する必要があり、加熱温度が650℃の場合は加熱時間は1時間程度でよい。また、常温から上記加熱温度に達するまでの加熱速度を所定の範囲に設定することが望ましい。即ち、加熱速度が3℃/分より速いと石英によって形成された保持テーブル42に割れが発生し、加熱速度が2℃/分より遅いと保持テーブル42の保持面421に付着した付着物Gの焼失に長時間を要してしまう。従って、保持テーブル42の保持面421に付着した付着物Gの焼失する条件としては、加熱温度を350〜650℃の範囲に設定し、この加熱温度に達するまでの加熱速度を2〜3℃/分に設定して、上記加熱温度に達したら加熱温度に対応した所定時間(4〜1時間)加熱温度を維持することが望ましい。そして、所定の加熱時間が経過したならば、自然冷却する。このように加熱条件を設定することにより、石英によって形成された保持テーブル42に割れが発生したり保持面421の面精度を低下させることなく、保持面421に付着した付着物Gを残存が確認できない程度に焼失することができる。
