上述した切削装置5を用いて溝加工工程を実施するには、図5に示すようにチャックテーブル51上に上記レーザー加工溝形成工程が実施された光デバイスウエーハ2が貼着されたダイシングテープ30側を載置する。そして、図示しない吸引手段を作動することにより、ダイシングテープ30を介して光デバイスウエーハ2をチャックテーブル51上に保持する(ウエーハ保持工程)。従って、チャックテーブル51に保持された光デバイスウエーハ2は、表面2aが上側となる。なお、図5においてはダイシングテープ30が装着された環状のフレーム3を省いて示しているが、環状のフレーム3はチャックテーブル51に配設された適宜のフレーム保持手段に保持される。このようにして、光デバイスウエーハ2を吸引保持したチャックテーブル51は、図示しない加工送り手段によって撮像手段53の直下に位置付けられる。

以上のようにしてチャックテーブル51上に保持されている光デバイスウエーハ2の加工領域を検出するアライメントが行われたならば、光デバイスウエーハ2を吸引保持したチャックテーブル51を切削ブレード523の下方である加工領域の加工開始位置に移動する。そして、図6の(a)で示すように光デバイスウエーハ2の加工すべきレーザー加工溝201の一端(図6の(a)において左端)が切削ブレード523の直下より所定量右側に位置するように位置付ける(加工送り開始位置位置付け工程)。このようにして光デバイスウエーハ2を加工領域の加工開始位置に位置付けられたならば、切削ブレード523を矢印523aで示す方向に回転しつつ図6の(a)において2点鎖線で示す待機位置から下方に切り込み送りし、図6の(a)において実線で示すように所定の切り込み送り位置に位置付ける。この切り込み送り位置は、切削ブレード523を構成する環状の切れ刃525の外周縁の下端が光デバイスウエーハ2の表面2a(上面)から例えば35μm下方の位置に設定されている。

次に、図6の(a)に示すように切削ブレード523を矢印523aで示す方向に回転しつつ所定の回転速度(例えば20000rpm)で回転せしめ、チャックテーブル51即ち光デバイスウエーハ2を図6の(a)において矢印X1で示す方向に所定の加工送り速度(例えば50mm/秒)で加工送りする(溝加工工程)。このV溝形成工程においては、切削ブレード523を構成する環状の切れ刃525の外周端部を形成する断面V字状の加工面がレーザー加工溝201をナゾリながら相対移動する。この結果、環状の切れ刃525の厚み(40μm)はレーザー加工溝201(集光スポット径がφ20μmのパルスレーザー光線によって形成されている)の幅より厚く設定されているので、上記図6の(c)に示すようにレーザー加工溝201の壁面に付着している変質物質202(図4の(c)参照)が除去されるとともに、図6の(c)に示すように断面がV字状の溝203が形成される。このV字状の溝203は、図示の実施形態においては角度(θ)が60度で深さ(t)が35μmに形成される。上述した溝加工工程においては、切削ブレード523を構成する環状の切れ刃525はレーザー加工溝201の壁面に付着している変質物質202をナゾリながら加工するので、変質物質202を容易に除去することができるとともに、レーザー加工溝201の壁面を容易に研削してV字状の溝203に形成することができる。なお、チャックテーブル51に保持された光デバイスウエーハ2の他端(図6の(b)において右端)が切削ブレード523の直下より所定量左側に位置するまで達したら、チャックテーブル51の移動を停止する。そして、切削ブレード523を上昇させ2点鎖線で示す退避位置に位置付ける。

上述したように溝加工工程を実施したならば、光デバイスウエーハ2に外力を付与し、V字状の溝203に沿って破断し、個々の光デバイス23に分割するウエーハ分割工程を実施する。このウエーハ分割工程は、図7に示すウエーハ破断装置6は、基台61と、該基台61上に矢印Yで示す方向に移動可能に配設された移動テーブル62を具備している。基台61は矩形状に形成され、その両側部上面には矢印Yで示す方向に2本の案内レール611、612が互いに平行に配設されている。この2本の案内レール611、612上に移動テーブル62が移動可能に配設されている。移動テーブル62は、移動手段63によって矢印Yで示す方向に移動せしめられる。移動テーブル62上には、上記環状のフレーム3を保持するフレーム保持手段64が配設されている。フレーム保持手段64は、円筒状の本体641と、該本体641の上端に設けられた環状のフレーム保持部材642と、該フレーム保持部材642の外周に配設された固定手段としての複数のクランプ643とからなっている。このように構成されたフレーム保持手段64は、フレーム保持部材642上に載置された環状のフレーム3をクランプ643によって固定する。また、図7に示すウエーハ破断装置6は、上記フレーム保持手段64を回動せしめる回動手段65を具備している。この回動手段65は、上記移動テーブル62に配設されたパルスモータ651と、該パルスモータ651の回転軸に装着されたプーリ652と、該プーリ652と円筒状の本体641に捲回された無端ベルト653とからなっている。このように構成された回動手段65は、パルスモータ651を駆動することにより、プーリ652および無端ベルト653を介してフレーム保持手段64を回動せしめる。

図7に示すウエーハ破断装置6は、上記環状のフレーム保持部材642に保持された環状のフレーム3にダイシングテープ30を介して支持されている光デバイスウエーハ2にストリート22と直交する方向に引張力を作用せしめる張力付与手段66を具備している。張力付与手段66は、環状のフレーム保持手段64内に配置されている。この張力付与手段66は、矢印Y方向と直交する方向に長い長方形の保持面を備えた第1の吸引保持部材661と第2の吸引保持部材662を備えている。第1の吸引保持部材661には複数の吸引孔661aが形成されており、第2の吸引保持部材662には複数の吸引孔662aが形成されている。複数の吸引孔661aおよび662aは、図示しない吸引手段に連通されている。また、第1の吸引保持部材661と第2の吸引保持部材662は、図示しない移動手段によって矢印Y方向にそれぞれ移動せしめられるようになっている。

図7に示すウエーハ破断装置6は、上記環状のフレーム保持部材642に保持された環状のフレーム3にダイシングテープ30を介して支持されている光デバイスウエーハ2のストリート22を検出するための検出手段67を具備している。検出手段67は、基台61に配設されたL字状の支持柱671に取り付けられている。この検出手段67は、光学系および撮像素子(CCD)等で構成されており、上記張力付与手段66の上方位置に配置されている。このように構成された検出手段67は、上記環状のフレーム保持部材642に保持された環状のフレーム3にダイシングテープ30を介して支持されている光デバイスウエーハ2のストリート22を撮像し、これを電気信号に変換して図示しない制御手段に送る。

上述したウエーハ破断装置6を用いて実施するウエーハ分割工程について、図8を参照して説明する。
上述した溝加工工程が実施された光デバイスウエーハ2が貼着されているダイシングテープ30が装着された環状のフレーム3を、図8の(a)に示すようにフレーム保持部材642上に載置し、クランプ643によってフレーム保持部材642に固定する。次に、移動手段63を作動して移動テーブル62を矢印Yで示す方向(図7参照)に移動し、図8の(a)に示すようにデバイスウエーハ2に形成された1本のストリート22(図示の実施形態においては最左端のストリート)が張力付与手段66を構成する第1の吸引保持部材661の保持面と第2の吸引保持部材662の保持面との間に位置するように位置付ける。このとき、検出手段67によってストリート22を撮像し、第1の吸引保持部材661の保持面と第2の吸引保持部材662の保持面との位置合わせを行う。このようにして、1本のストリート22が第1の吸引保持部材661の保持面と第2の吸引保持部材662の保持面との間に位置付けられたならば、図示しない吸引手段を作動し吸引孔661aおよび662aに負圧を作用せしめることにより、第1の吸引保持部材661の保持面と第2の吸引保持部材662の保持面上にダイシングテープ30を介して光デバイスウエーハ2を吸引保持する(保持工程)。

上述した保持工程を実施したならば、張力付与手段66を構成する図示しない移動手段を作動し、第1の吸引保持部材661と第2の吸引保持部材662を図8の(b)に示すように互いに離反する方向に移動せしめる。この結果、第1の吸引保持部材661の保持面と第2の吸引保持部材662の保持面との間に位置付けられたストリート22には、ストリート22と直交する方向に引張力が作用し、光デバイスウエーハ2はV字状の溝203が破断の起点となってストリート22に沿って破断される(破断工程)。この破断工程を実施することにより、ダイシングテープ30は僅かに伸びる。この破断工程においては、光デバイスウエーハ2はストリート22に沿ってV字状の溝203が形成され強度が低下せしめられているので、第1の吸引保持部材661と第2の吸引保持部材662を互いに離反する方向に0.5mm程度移動することにより、光デバイスウエーハ2に形成されたV字状の溝203が破断の起点となってストリート22に沿って破断することができる。
