蒸着源40は真空チャンバー内に配置され、坩堝44に成膜材料を充填した状態で不図示の真空排気機構により排気される。この蒸着源40においては、供給流路44aに配置されたバルブ42から放出口41までのコンダクタンスが均等になるように、放出口41まで蒸気流の経路における配管の長さが揃えられている。

蒸着源40は所望の温度で加熱することができるヒーター43を備え、成膜材料を蒸発させることができる。成膜材料は、溶融性であっても昇華性であってもよい。基板Wは不図示の搬送機構により真空チャンバーへと真空雰囲気にて搬送される。本実施例においては、真空チャンバー内で基板Wを静止させて成膜する構成となっている。また、真空チャンバー内には不図示の蒸着源シャッターが備えられており、真空チャンバーへの成膜材料の付着を防ぐ構造となっている。

蒸着源40から噴出する成膜材料は不図示の膜厚モニターによりリアルタイムに測定される。本実施例では、それぞれの放出口41近傍に膜厚モニターを配置し、蒸着レートの分布をモニターしながら成膜を行った。前記膜厚モニターは基板Wへの成膜エリア外となるように配置する必要がある。

このように、バルブから放出口までのコンダクタンスを等しくすることで、膜厚分布を均一にすることが可能になる。また、分岐する前の流路にバルブを設けることで、蒸着レートの制御が容易となり、有機エレクトロルミネッセンス素子の製造における生産性を向上できる。

成膜材料を収容し、加熱して蒸発させる材料収容部と、
前記材料収容部の開口に接続され、前記材料収容部から供給される成膜材料の蒸気流の流量を調整するための流量調整手段を備えた供給流路と、
前記供給流路から前記複数の放出口にそれぞれ分岐し、かつ互いに離間された複数の分岐流路と、
を備える蒸着源と、
前記複数の放出口が配列された前記一方向と交差する方向に、前記成膜材料が成膜される基板を搬送する搬送ローラーと、
前記放出口の近傍に設けられた膜厚モニターと、
を真空チャンバー内に有し、
前記流量調整手段から各放出口までのコンダクタンスが互いに等しくなるように、前記流量調整手段から前記分岐流路を経て前記複数の放出口に至るまでの配管の長さと配管径は設定されており、前記膜厚モニターにて蒸着レートをモニターしながら成膜を行うことを特徴とする蒸着装置。 A plurality of outlets arranged in one direction for ejecting a vapor stream of the film-forming material;
