Claims (2)
前記基板保持部に保持される基板の上方に移動可能に構成された前記塗布液ノズルを搬送するノズル搬送機構と、
前記塗布液ノズルを待機位置で待機させるためのノズルバスと、
前記ノズルバスにおいて、前記塗布液ノズルから塗布液の吐出動作又は、塗布液と該塗布液の乾燥を抑制するための乾燥抑制溶剤の吸引動作と乾燥抑制溶剤の排出動作とをディスペンス制御するディスペンス制御部と、
を備え、
前記ノズルバスは、前記塗布液ノズルの塗布液を吐出する孔と、前記乾燥抑制溶剤を吸引する孔とを具備すると共に、前記塗布液を吐出する孔の位置と前記乾燥抑制溶剤を吸引する孔の位置とを切り換える回動機構を具備してなり、
前記塗布液ノズルは乾燥抑制溶剤を吸引する時に、前記回動機構により前記ノズルバスを回動させて前記塗布液ノズルの塗布液を吐出する孔の位置から乾燥抑制溶剤を吸引する孔の位置に切り換え、前記ノズルバスの内部に設けられる乾燥抑制溶剤の貯留部から吸引を行うことを特徴とする液処理装置。 In a liquid processing apparatus for performing liquid processing to form a coating film by supplying a coating liquid from a coating liquid nozzle to a surface of a substrate held substantially horizontally by a substrate holding unit and discharging the coating liquid toward the surface of the substrate.
