【発明の属する技術分野】
本発明は、多層配線板の製造方法に関し、具体的には、ビルドアップ方式で行う多層配線板の製造方法であって、回路基板上に絶縁シートを重ねて加熱し、絶縁シートの樹脂を所望の硬度に硬化させてこの回路基板上に絶縁層を密着形成する多層配線板の製造方法に関するものである。

【従来の技術】
電子機器、電気機器に用いられる多層のプリント配線板は、回路を形成した内層用の回路基板面に、基材に樹脂を含浸し半硬化したプリプレグを重ね、その外側に回路基板、または、銅箔を重ね、加熱加圧することにより製造する。近年、高密度化、小型化、薄型化の要求に伴って、プリプレグに代わり、エポキシ樹脂等の樹脂を主成分とした絶縁層を形成するビルドアップ方式が採用されている。このビルドアップ方式による絶縁層の形成は、例えば、回路基板上に液状の絶縁材料を塗工または印刷した後、乾燥硬化する方法、または、回路基板上に樹脂を主成分とした絶縁材料からなる絶縁シートを重ね、加熱加圧して密着する方法が挙げられる。液状の絶縁材料を塗工または印刷する方法は、絶縁材料の塗工又は印刷作業が煩雑なため、品質の安定や生産効率の点で工業的に不十分な状況である。

【発明が解決しようとする課題】
一方、絶縁シートを重ねて加熱加圧する方法は、例えば、回路基板上に絶縁シートを重ねた積層体を上下からキャリアフィルムに挟んでキャリアフィルム内を真空条件で110〜130℃程度で加熱加圧して一次密着させた後に、一次密着した温度より高い150〜200℃程度で樹脂の硬化を進行させ、絶縁層を形成している。この方法によって形成した絶縁層は、その後、この絶縁層の上に回路となる導電層を形成する。導電層を形成するために、絶縁層は、その表面を研磨等で製面した後に化学処理による粗化、及び、メッキが施され、導電層となるメッキ層を形成する。上記絶縁層は、メッキ層の密着を良好とするために粗化を行うので、均一な硬度を有していることが求められている。そこで、絶縁層内に粗化され易い組成物をあらがじめ配合されておく方法が知られている(例えば、特公平7−83182号公報等)。しかし、この方法においても、絶縁層の硬度が不均一な場合に、十分なメッキ層の密着性が得られない恐れがある。また、上記絶縁層は、表面に異物等が付着していると均一なメッキ層の形成に支障をきたす恐れがある。

本発明は上記の事情に鑑みてなされたもので、その目的とするところは、ビルドアップ方式で行う多層配線板の製造方法にあって、絶縁層の硬度の均一性を向上し、且つ、異物等の付着を防止して、メッキ層の密着性がより良好な多層配線板の製造方法を提供することにある。

【課題を解決するための手段】
本発明者は、上記目的を達成するため鋭意研究を重ねた結果、絶縁層を形成するために加熱したとき、絶縁層の表面が酸化されるが、絶縁層の表面の位置によって樹脂が硬化する程度が異なっていたりするとメッキ層の密着性がばらつくこと、また、絶縁層の表面と内部とで樹脂が硬化する程度が異なるため、メッキ層に良好で均一な密着性が得られないことを見出し、さらに、研究を重ねた結果、絶縁層を形成するために加熱する際に、加熱温度に対して耐熱性を有し、絶縁層と離型性を有する、例えば、フッ素樹脂、ポリイミド樹脂、シリコーン樹脂のうち少なくとも1つの樹脂からなる樹脂フィルムや、銅箔、アルミニウム箔等のシート材で、絶縁層の外側表面を覆っておくと、絶縁層の樹脂が硬化する程度が均一になり、その結果、メッキ層の密着性が良好となることを見出し、本発明の完成に至ったものである。さらに、上記シート材が、絶縁層の外側表面を覆うので、作業中に異物が付着したり、汚れたりすることが防止できるものである。

【発明の実施の形態】
本発明に対応する実施の形態の一例を、図1〜5に基づいて説明する。図1は絶縁シートの樹脂を硬化させるステップを説明した断面図、図2は硬化後のステップを説明した断面図、図3は多層配線板の断面図、図4は回路基板と絶縁シートの配置を説明した断面図、図5は本発明で用いる真空成形装置の全体を説明する概略図である。

本発明の対象となる多層配線板は、いわゆる、ビルドアップ方式で製造されるものである。上記多層配線板は、図4に示すように、内層用の回路5を形成した回路基板2上に絶縁シート3を重ねて加熱し、絶縁シート3の樹脂を硬化させてこの回路基板2上に絶縁層3aを密着形成し、その後、図3に示すように、この絶縁層3a上に外側の回路6を形成して製造されるものである。上記回路基板2は、エポキシ樹脂ガラス基材等の絶縁基板15の表面に内層用の回路5を形成したものである。なお、上記回路基板2は、図4に示す絶縁基板15が一層でその両側に回路5を形成した単層の回路基板2でも、複数の絶縁基板の層と回路の層を有した、多層の回路基板でもよい。

上記絶縁シート3は、エポキシ樹脂等の熱硬化製樹脂組成物を半硬化状態(Bステージ)としてシート状にしたものが用いられる。上記絶縁シート3は、回路形成に必要な範囲に対応する寸法に形成してある。上記絶縁シート3は、ポリエチレンテレフタラート(PET)の支持体9が付設した状態で作製される。取り扱いの便宜性等から、上記絶縁シート3は、外側に支持体9を付設した状態で積層される。

上記多層配線板の製造方法においては、回路基板2上に絶縁シート3を重ねた積層体1を上下からキャリアフィルム7、8に挟んで真空成形機10に導入し、この積層体1を真空条件で110〜130℃程度で加熱加圧して一次密着させた後に、一次密着した温度より高い温度で樹脂の硬化を進行させ、絶縁層3aを形成する方法が、生産の効率化から多用されている。

上記一次密着で用いられる真空成形装置について、図5に基づいて説明する。上記一次密着においては、回路基板2に絶縁シート3を重ねて構成した積層体1が、長尺のキャリアシート7上に載置した状態で真空成形機10に導入される。また、真空成形機10に導入される積層体1の上側に、同様の長尺のキャリアシート8が配置される。上記キャリアシート7、8としては、加熱加圧した後に絶縁層を剥離する際の作業性から、ポリエチレンテレフタラート(PET)等のフィルムが用いられる。

上記成形装置は、真空成形機10の前工程にセットテーブル13を備え、このセットテーブル13でロール状に巻かれたキャリアシート7に上記積層体1が載置される。また、上記成形装置は、セットテーブル13の上側にも、ロール状に巻かれたキャリアシート8を備える。上記成形装置は、真空成形機10の後工程に上記キャリアシート7、8を巻き取る巻き取り装置17、18を備え、巻き取り装置17、18をモータ等で稼動させることによって、上記キャリアシート7、8を真空成形機10に導入、及び、搬出することができる。上記真空成形機10は、積層体1を導入すると、下熱盤11が可動して上熱盤12との間で型締めすると、密着状態を形成できるものである。上記下熱盤11と上熱盤12は、ヒータを内蔵しており、上記積層体1を加熱加圧する。上記製造方法にあっては、上記真空成形機10に導入した積層体1は、加熱加圧されることで、積層体1が一体化すると共に、上下より一対のキャリアシート7、8に内包された状態となる。上記成形装置は、真空成形機10の後工程側の近傍でキャリアシート8の上側に、キャリアシート離脱機14を備え、真空成形機10からの搬出が円滑にいくようにしている。

上記真空成形機10での成形にあっては、加熱温度は、回路基板2に接した絶縁シート3の樹脂が溶融する程度の温度でよく、例えば、110〜130℃程度が好適であり、加圧時間は、回路基板2に絶縁シート3が密着すればよく、例えば50〜90秒程度でよい。

次に、上記絶縁シート3は、真空成形機10で一次密着させた後に、さらに、例えば150〜200℃程度に加熱して、より硬化が進行した状態(BとCステージの間)に絶縁層3aを形成する。

上記多層配線板の製造方法においては、図1に示すように、この絶縁シート3の樹脂をより硬化が進行した状態とする際に、この絶縁シート3の外側表面に、シート材4を配置して加熱する。この際、上記製造方法においては、絶縁シート3に付設したPETの支持体9は、剥離しておく。上記シート材4としては、加熱温度に対して軟化することのない耐熱性を有するものであり、また、硬化後に剥離するので、絶縁層3aと離型性を有するものである。上記シート材4としては、例えば、フッ素樹脂、ポリイミド樹脂、シリコーン樹脂のうち少なくとも1つの樹脂からなるものが挙げられ、この場合、上記シート材4は、上記樹脂のフィルムでもよいし、また、ガラス繊維、ガラス不織布、アラミド繊維、アラミド不織布等の補強材に樹脂を含有したものでもよい。また、上記シート材4としては、銅箔、又は、アルミニウム箔のいずれかでもよい。また、上記加熱する温度と加熱時間は、絶縁シート3の所望する硬化の程度により適宜選択される。

次に、上記絶縁層3aを密着形成した回路基板2は、図2に示すように、シート材4を剥離した後、絶縁層3aの表面を粗化する。上記粗化は、研磨機で製面した後に、KMnO4 等を用いて化学処理を行う方法が汎用される。その後、上記絶縁層3aを密着形成した回路基板2は、絶縁層3a上にメッキが施され、図3に示すように、回路6が形成される。なお、上記多層配線板にあっては、回路6のパターニング、及びそれに伴う加熱によって絶縁層3aの樹脂は、完全硬化(Cステージ)するものである。

上記多層配線板の製造方法は、絶縁シート3の外側表面にシート材4を配置して加熱するため、絶縁層3aの表面が空気中の酸素によって酸化されることを低減すると共に、表面の位置による樹脂の硬化する程度や、絶縁層3aの表面と内部とによる樹脂が硬化する程度を、従来に比較しより均一にすることができる。また、上記多層配線板の製造方法は、シート材4によって、絶縁層3aの表面に異物が付着したり、汚れたりすることが防止できる。その結果、上記多層配線板の製造方法は、絶縁層3aに密着性がより良好なメッキ層を形成できる。

また、本発明は、上記実施の形態に限定されず、真空成形機から排出後にシート材4を配置したが、絶縁シート3に付設した支持体9に代わり、シート材4を配置した状態で長尺のキャリアシート7,8上に載置して真空成形機10に導入してもよい。

【実施例】
(実施例1)
表裏面に内層用の回路を形成した回路基板(松下電工株式会社製:R−1766、厚さ0.8mm、サイズ250×250mm)を用い、この回路基板の表裏に熱硬化性エポキシ樹脂の絶縁シート(味の素株式会社製:ABF−SH、厚み0.7mm、サイズ230×230mm)を重ね、キャリアシート(ポリエチレンテレフタラート(PET)のフィルム)上に載置して真空成形機(株式会社名機製作所製、MVLP−500/600)に導入した。成形は、真空引き時間が30秒、真空度が4hPa(3torr)、上下の熱盤温度が110℃、圧力が0.1MPa、加圧保持時間が40秒の条件で行った。

シート材として、ポリイミド樹脂フィルム(デュポン株式会社製、カプトン、厚さ50μm、サイズ240×240mm)を用いた。上記真空成形機から搬出後、直ちにキャリアシートを剥離し、ポリイミド樹脂フィルムで覆った。その後、170℃、30分加熱して、絶縁シートの樹脂を硬化させてこの回路基板上に絶縁層を密着形成した。

【発明の効果】
本発明の多層配線板の製造方法は、絶縁シートの樹脂を硬化させる際に、シート材を配置して加熱するので、絶縁層の樹脂が硬化する程度が均一にすることができ、また、異物が付着したり、汚れたりすることが防止できる。その結果、多層配線板の製造方法は、絶縁層に密着性がより良好なメッキ層を形成することができるものである。
