Description
The present invention relates to a method for producing a silicon raw material.
According to PV NEWS, worldwide solar cell production in 2004 exceeded 1.1 GW, increasing more than 15 times over the last decade. Crystalline silicon solar cells occupy 85% or more of the world's solar cell production, and the polycrystalline silicon solar cells occupy 55% or more of the world. Among the polycrystalline silicon solar cells, the most manufactured today is a polycrystalline silicon solar cell using a polycrystalline silicon ingot manufactured by a cast (casting) method.
Further, as a casting mold for casting a polycrystalline silicon ingot by a casting method, a mold having a release material film formed on the inner surface of a mold member made of graphite or silicon dioxide (SiO 2 ) is generally used. It is done.
This release material coating is made by mixing a powder of silicon nitride, silicon carbide, silicon dioxide or the like into a solution made of a suitable binder and a solvent such as water or alcohol to form a release material slurry, which is coated on the inner surface of the mold. (For example, refer to Patent Document 1).
However, since 5 to 10% of the silicon ingot manufactured using the silicon raw material is removed as the end material, there is a problem that the usage rate of the silicon raw material is reduced and the cost for manufacturing the silicon ingot is increased. It was.
The present invention has been made in view of the above-described conventional problems, and an object thereof is to provide a method for producing a silicon raw material for producing a silicon ingot at a low cost.

The invention of claim 10 further includes a step of adding a dopant to the silicon raw material.
According to the silicon raw material manufacturing method of the present invention, a step of solidifying a silicon melt in a mold coated with a release material to form a silicon ingot, and a step of cutting a surface layer region of the silicon ingot to cut out a surface layer member And a step of surface-treating and removing the surface of the silicon ingot in the surface layer region, and a step of mixing the surface-treated surface layer member with another silicon to form a silicon raw material. I did it.
According to such a configuration, even when the silicon melt is solidified and the release material component is segregated as foreign matter or precipitates on the surface of the silicon ingot, the surface of the silicon ingot is removed by the surface treatment process. Since foreign substances and precipitates can be removed, a surface layer member of a silicon ingot that has been conventionally discarded as a scrap can be effectively used as a silicon raw material.
Further, the silicon ingot is preferably formed by solidifying the silicon melt from the bottom of the mold toward the top of the mold, even if a part of the silicon melt starts to solidify from the side of the mold Even so, by cutting out the portion as a surface layer member, a silicon block having desired characteristics can be obtained, and the surface layer member can be effectively used as a new silicon raw material.
The surface layer member preferably includes a final solidified region of the silicon melt, and impurities such as a release material component in the silicon melt are likely to aggregate in the final solidified region. By performing the surface treatment, it is possible to efficiently remove foreign substances and precipitates.
The surface layer member preferably includes the upper surface of the silicon ingot formed on the mold opening side, and when cooled from the bottom of the mold, the mold opening side becomes the final solidification region. Therefore, it is possible to efficiently remove foreign matters and precipitates by subjecting the surface layer member to surface treatment.
Further, the surface layer member preferably comprises a cast skin surface of the silicon ingot,
The mold release material applied to the inner surface of the mold adheres to the casting surface of the silicon ingot. However, the mold release material can be directly removed by subjecting the surface layer member to surface treatment.
The surface treatment is preferably performed by exposing the silicon ingot to a temperature equal to or higher than the melting point of silicon, and the surface treatment of the surface layer member can be performed efficiently.
The surface treatment is preferably wet etching, and the surface treatment of the surface layer member can be performed efficiently.
The surface treatment is preferably grinding, and the surface treatment of the surface layer member can be performed efficiently.
The surface treatment is preferably a blast treatment, and the surface treatment of the surface layer member can be performed efficiently.
Embodiments of the present invention will be described below in detail with reference to the accompanying drawings.

For example, when the silicon melt in the
The
Thereafter, the
If slicing is performed with the surface layer member 10 left, the hard precipitate portion cannot be sliced, resulting in defects such as steps, irregularities, and undulations on the substrate surface after slicing, thereby increasing the slice yield. Reduce.
The reason why the end portion of the
In addition, the bottom, sides, and head of the
Here, the precipitation phenomenon of silicon nitride in the head portion of the
The saturation solubility of nitrogen atoms in the silicon melt is 1 × 10 17 (atoms / cm 3 ), but the segregation coefficient of nitrogen atoms is as small as 7 × 10 −4 at the time of solidification of the silicon melt. Therefore, when the solidification rate is in the range of 0.9 or less, that is, in most of the solidified regions formed after the start of solidification, the concentration of nitrogen atoms is less than 1 × 10 15 (atoms / cm 3 ). Become. Since this value is smaller than 5 × 10 15 (atoms / cm 3 ), which is the saturation concentration of nitrogen at room temperature, β-silicon nitride cannot be precipitated in a region where the solidification rate is 0.9 or less. However, when the solidification rate exceeds 0.9, the concentration of nitrogen atoms in the melt rapidly increases and the amount taken into the solid phase increases. After the nitrogen atom concentration exceeds 5 × 10 15 (atoms / cm 3 ), which is the saturation concentration, nitrogen atoms exceeding the saturation concentration are precipitated as β-silicon nitride in the cooling process.
In addition, when such acicular β-silicon nitride precipitates at a high concentration, it acts as a precipitation site for silicon carbide dissolved in the silicon melt, so that silicon carbide precipitates coexist in the acicular β-silicon nitride precipitation region. There are many cases. The carbon mixed in the silicon melt is derived from graphite parts, carbon fiber parts, etc. that are indispensable for performing melting and solidification at high temperatures.
Due to such circumstances, since β-silicon nitride or silicon carbide is contained, the head of the
For the purpose of reusing one head of the cut silicon ingot as a silicon raw material, when heated and held at 1420 ° C., which is the melting point of silicon, β-silicon nitride does not have a melting point and finally decomposes at 1900 ° C. Since it is a material of the mold, it will float in the silicon melt without being decomposed at that temperature. Moreover, the silicon nitride floating in the silicon melt is further increased in size while taking in nitrogen dissolved in the melt. Therefore, when the silicon melt is solidified in such a state that the silicon nitride is floating, the solidification rate is 0.9 or less, unlike the solidification from the nitrogen atom dissolved state without the precipitate as described above. In addition, there is a problem that silicon nitride foreign matter is contained.
In addition, when a semiconductor substrate is cut out from a silicon ingot produced with such foreign matter contained therein, the presence of such foreign matter causes a thickness defect or foreign matter defect during processing, so the process yield is extremely low. There is a problem of staying in. Furthermore, since silicon carbide is also included as an impurity, even if a solar cell is manufactured with such a semiconductor substrate, a large leak occurs in the foreign material portion, and a solar cell with excellent conversion efficiency cannot be formed. There is also.
That is, there is currently no effective method for using the
Therefore, the characteristic part in the method for producing a silicon raw material of the present invention is a method for producing a silicon raw material using the surface layer member 10 (the
<Manufacture of silicon raw materials>
According to the method for producing a silicon raw material of the present invention, a step of forming a
According to this configuration, even when the silicon melt is solidified and the
In addition, since the silicon raw material obtained by the present invention is one in which foreign matters and precipitates are removed by surface treatment, when a silicon ingot is newly produced using this silicon raw material, the subsequent slice is processed. In the process and the like, wire breakage due to foreign matters and precipitates and increase in wafer surface roughness can be suppressed.
The
Further, the surface layer member 10 preferably includes a final solidified region of the silicon melt, and impurities such as the three components of the release material mixed in the silicon melt are likely to aggregate in the final solidified region. By subjecting the region to surface treatment, it is possible to efficiently remove foreign substances and precipitates.
For example, if the unidirectional solidification is performed such that the
Then, by controlling the solidification rate of the silicon melt so that the silicon melt does not suddenly solidify at the end, foreign substances and precipitates can be more reliably collected on the upper surface 11 a of the
The output of the
The foreign matter and precipitates on the
Note that a
Hereinafter, an example of surface treatment of the surface of the
When the surface treatment is performed by wet etching, for example, an etching treatment using a mixed acid obtained by mixing hydrofluoric acid and nitric acid, or an alkaline solution such as a sodium hydroxide aqueous solution or a potassium hydroxide aqueous solution heated from 60 ° C. to 90 ° C. may be performed. Good.
When surface treatment is performed by blasting, particles such as silicon carbide (SiC), silicon nitride (SiN), diamond, cubic boron nitride (CBN), iron (Fe), alumina (Al 2 O 3 ) are used. It is preferable that only a desired portion can be removed by physical dry cutting by spraying blasting. Further, since only the surface of the surface layer member 10 or only the portion where precipitation is dense should be blasted, the blasting time may be about several minutes. In addition, even after blasting, pulverized powder and silicon powder of the blasting material can be removed with only simple cleaning, so the processing time for cleaning can be shortened, and production is more effective than polishing methods using abrasives or polishing stones. It is also possible to prevent the problem that the total amount of silicon that can be recycled is low. In the case of the wet etching process, it is necessary to perform the waste liquid treatment. However, since the waste liquid treatment is not necessary in the blasting process, the cost can be reduced, which is preferable in terms of the environment. Moreover, it is preferable that the projection pressure of the projection material used for a blast process is 0.2 MPa or more and 1.5 MPa or less, and the average particle diameter of a projection material is 10 micrometers or more and 100 micrometers or less. In addition, regarding the blasting machine, a method of treating the plurality of surface members 10 using a large apparatus capable of treating a large amount at a time is most desirable from the viewpoint of productivity and effective use of the projection material.
Further, the mechanical surface treatment may be grinding, which is preferable because a desired area can be accurately removed.
In particular, when blasting is performed, the surface-treated region is preferably further acid-treated. Iron (Fe), alumina (Al 2 O) is obtained by blasting the surface-treated surface layer member 10. Even if the surface-treated region is contaminated by spraying particles such as 3 ), the entry of the contamination source can be suppressed by the acid treatment.
The surface treatment may be performed by exposing to a temperature equal to or higher than the melting point of silicon, and the surface treatment of the surface layer member 10 can be performed efficiently.
<Use of silicon raw material>
Subsequently, a case where the
A silicon ingot can be newly formed by melting the silicon raw material according to the present invention described above and another silicon raw material.
Here, when the silicon raw material according to the present invention is mixed with another silicon raw material, the silicon raw material according to the present invention calculates the dopant concentration (Cb) from the specific resistance value (ρb) of the silicon raw material in advance. By using the dopant concentration of the newly formed silicon ingot as a guide, the
The dopant concentration (Cb) can be calculated by the following formula.
Cb=1/(ρb×q×μ)
Cb = 1 / (ρb × q × μ)
Here, q is the elementary charge (1.6 × 10 ^ 19 [C]), μ is the carrier mobility [
As described above, a method for manufacturing a silicon ingot can be realized. In addition, this invention is not limited to the above-mentioned embodiment, A various change, improvement, etc. are possible in the range which does not deviate from the summary of this invention.
For example, the surface layer region of the
Regarding the upper surface layer region of the
As shown in Table 1, when the surface treatment thickness of the surface layer member 10 is less than 0.05 mm, the amount of raw material lost by the cutting treatment is small and the raw material yield is high, but the removal of precipitates in the end material is sufficient. Therefore, the amount of foreign matter in the
On the other hand, if the surface treatment thickness of the surface layer member 10 is 5.0 mm or more, the foreign matter defect rate of the ingot can be maintained at a low level, but even the quality portion that can be originally used as a raw material has been cut and removed excessively. . Therefore, it is preferable that the thickness of the surface layer member 10 to be surface-treated is 0.05 mm or more and less than 5.0 mm from the relationship between the raw material yield and the foreign matter defect rate.
The surface layer member 10 of the
Good results were obtained for the surface treatment thickness of the surface layer member 10 after each treatment, the raw material yield, and the foreign matter defect rate of the
