Description
The present invention relates to a method for forming a diamond layer capable of forming a high-quality multilayer hard carbon film on the surface of an object to be processed, and a method for forming a multilayer hard carbon film using the diamond layer.
A material modification technique is known in which diamond-like carbon films and diamond films are alternately formed on the surface of an object to be processed to improve the functionality such as hardness, surface smoothness, and wear resistance (for example, patent documents). 1).
When such a conventional technique is used, the diamond film is formed by causing carbon atoms in the source gas to collide with the surface of the object to be processed together with hydrogen radicals, so that it is not easy to form diamond uniformly in the surface. The particle size tends to be uneven, and there is still a problem of room for improvement.
Therefore, in view of the problems of the prior art, an object of the present invention is to provide a diamond layer capable of uniformly forming a higher-quality multilayer hard carbon film by growing a nano-diamond layer formed in advance on the diamond layer. It is an object of the present invention to provide a forming method and a forming method of a multilayer hard carbon film using the forming method.
The structure of the first invention according to this application for achieving the above object (referring to the invention according to
In the second step, the amount of hydrogen added to the source gas can be 5 to 10 times the flow ratio, and a negative pulse voltage is applied to the object to be processed in the first and second steps. The first and second steps can be integrated and executed, and the intermediate layer and the nanodiamond layer can be formed as a composite layer.
The structure of the second invention (referring to the invention according to
According to the configuration of the first invention, the intermediate layer formed in the first step protects the surface of the object to be processed so that the nanodiamond layer formed on the intermediate layer is not affected by the object to be processed. In addition, the adhesion strength of the nano diamond layer and the diamond layer is improved. The intermediate layer also contributes to preventing the etching action by hydrogen when the nanodiamond layer is grown on the diamond layer. For the intermediate layer, a raw material gas such as TMS (trimethylsilane) is introduced into a vacuum chamber to form a plasma, and a Si layer made of TMS or a W layer made of WO, WCO 6 or the like is formed. The film thickness of the Si layer as the intermediate layer is several nm to 100 nm, preferably several tens of nm. Since the amorphous Si layer is insulative, the intermediate layer with an excessive thickness deteriorates the waveform of the bias voltage due to the pulse voltage in the subsequent process, and deteriorates the film characteristics of the nano diamond layer and the diamond layer. There is a risk. In addition, the Si layer is preferably formed with a reduced flow rate of TMS in order to reduce the impurities of C and CH and increase the effect of inhibiting the etching action.
The nanodiamond layer formed in the second step is a diamond-like carbon layer that uniformly contains nanodiamonds having an SP3 structure of the order of nanometers as the core of diamond. Note that the nanodiamond layer is different from the general diamond-like carbon layer in that it has a higher hardness and contains more hydrogen. When forming the nanodiamond layer, hydrocarbon source gases such as methane, acetylene, toluene, etc., are introduced as a single substance, or a mixture of a plurality of species is introduced into the vacuum chamber together with hydrogen to provide high-frequency power and microwaves with a predetermined power density One or both of the electric powers are turned into plasma and supplied to the object to be processed. The addition amount of hydrogen should be 0.5 to 13 times, particularly preferably 5 to 10 times as much as the flow rate ratio with respect to the raw material gas. When the addition amount is outside this range, the formation of diamond in the third step The amount tends to decrease.
The diamond layer grown in the third step is formed by growing hydrogen into the nanodiamond in the nanodiamond layer to diamond. Note that hydrogen may be introduced as a gas and may be turned into plasma around the object to be processed by applying microwave power, or may be radicalized by the microwave power and then supplied to the object to be processed. At this time, the addition of a small amount of carbon monoxide, carbon dioxide, or the like can suppress the precipitation of graphite in the low-temperature process. Since the diamond layer grows nanodiamonds contained in the nanodiamond layer into crystals, the diamond has a particle size of several hundred nm or less, and the distribution of diamond in the layer can be made extremely uniform.
In the first and second steps, if a negative pulse voltage is applied as a bias voltage to the object to be processed, ions in the plasma can be accelerated and the adhesion strength between the intermediate layer and the nanodiamond layer can be improved. Note that the pulse voltage can alternately create a plasma diffusion time and an acceleration time, and can improve the coverage of each layer with respect to the object to be processed.
If the first and second steps are integrated and executed, the intermediate layer and the nanodiamond layer can be formed as a composite layer. That is, the raw material gas for the intermediate layer in the first step and the raw material gas for the nanodiamond layer in the second step are mixed and introduced into a vacuum chamber to form plasma. However, in general, the pressure in the vacuum chamber is set to 1 Pa or less in the first step, and the pressure in the second step is set to about several Pa. Therefore, the pressure at this time is set to the pressure for the second step. And Incidentally, the pressure in the vacuum chamber in the third step is set to about several tens to 100 Pa. It should be noted that the first and second steps can be substantially integrated by alternately executing both steps in a time division manner.
When the second aspect of the invention is used, the first to fourth steps are repeatedly executed, so that the intermediate layer by the first step, the diamond layer by the second and third steps, and the diamond-like carbon layer by the fourth step are repeatedly laminated in multiple layers. In addition, a high-quality multilayer hard carbon film can be formed on the surface of the object to be processed. However, in the fourth step, only hydrocarbons equivalent to those in the second step are introduced into the vacuum chamber to be turned into plasma. In the second invention, each time the first to fourth steps are repeated, the intermediate product when the first step is executed is regarded as the object to be processed. In the second aspect of the invention, it is preferable to remove impurities on the surface of the object to be processed by, for example, performing an Ar bombardment preparation step before the first first step.
Hereinafter, embodiments of the present invention will be described with reference to the drawings.
The formation method of a multilayer hard carbon film is implemented according to the procedure of FIG. 1, FIG. However, FIGS. 2A to 2D are schematic cross-sectional views of the surface of the object W to be processed at the stage where steps (2), (3), (4), and (5) of FIG. 1 are first completed. FIG. 2E is a schematic cross-sectional view of the same part after steps (2) to (6) of FIG. 1 are repeated a predetermined number of times.

The series of steps in FIG. 1 can be processed at once using, for example, the multilayer hard carbon film forming apparatus in FIG.

An example of the film characteristics of the
As can be seen from FIG. 5, the film hardness changes depending on the ratio of C 2 H 2 and H 2 as the source gas, that is, the hydrogen flow rate ratio (H 2 / C 2 H 2 ). By the way, when H 2 / C 2 H 2 = 0, a normal diamond-like carbon layer can be formed. Therefore, here, by adding even a small amount of H 2 , the film hardness is increased. It can be seen that different heterogeneous films are formed.
In addition, FIG. 6 shows that the maximum hydrogen content of the nanodiamond layer 2 (ND layer) is about 1.4 times that of a normal diamond-like carbon layer (DLC layer) by RNRA (Resonant Nuclear Reaction Analysis) method. Show. However, the horizontal axis in FIG. 6 is the energy of the 15 N beam applied to the sample, and 0.1 MeV corresponds to a film thickness of about 100 nm. Meanwhile, the vertical axis, 15 N irradiation number 20000 count indicates γ-ray yield of irradiation time per 120 seconds, corresponds to the hydrogen content in the film thickness equivalent of the depth position of the horizontal axis. FIG. 6 also shows a γ-ray yield 1335 with respect to a reference sample of amorphous Si having a hydrogen content of 14.4%.
Next, the diamond content of the
An example of the film characteristic of the multilayer hard carbon film formed by repeatedly executing the first to fourth steps is shown in FIGS. However, in FIG. 8, FIG. 9, (A) shows the characteristic of the multilayer hard carbon film by invention of Unexamined-Japanese-Patent No. 2003-155565 as a comparative example, (B) shows the multilayer hard carbon film by this invention. Show properties. FIG. 9C shows the characteristics of a general diamond-like carbon film. The film hardness measurement conditions in FIG. 8 are the same as those in FIG.
According to FIG. 8, it can be seen that the multilayer hard carbon film according to the present invention has improved the film hardness almost twice as much as that of the comparative example substantially equivalent to the diamond-like carbon film. Further, according to FIG. 9, the multilayer hard carbon film according to the present invention has not only a small coefficient of friction but also extremely small deterioration and fluctuation due to use compared with the comparative example and the diamond-like carbon film, and is extremely stable. It can be seen that the quality is good.
