Description
The present invention relates to a technique for analyzing a sample, and more particularly, to an analysis apparatus and an analysis method capable of analyzing a sample surface with atomic level resolution.
With the development of SAP, the range of samples that can be analyzed has expanded dramatically. The inventor is striving to further improve the SAP in order that this excellent functioning device is used by more researchers and leads to excellent research results. And when organic matter etc. are made into analysis object, it came to the idea of the completely new method which can clarify the bonding state between the atoms which comprise the sample of analysis object at an atomic level.
The present invention has been made in view of the present situation, and an object thereof is to provide a technique for analyzing a sample by a new technique.

The analyzer includes an electrode that scans the surface of the sample, a voltage supply unit that supplies a voltage to the sample, and a first light that emits light for electric field evaporation of atoms or atomic groups on the surface of the sample by photoconduction. A light source; a second light source that emits light for exciting atoms or atomic groups on the surface of the sample; and an ion detection unit that detects field-evaporated ions. The light emitted from the first light source is simultaneously irradiated onto the sample, and the atoms or atomic groups excited by the light emitted from the second light source cause photoconduction induced by the light emitted from the first light source. It is characterized in that the electric field is evaporated by the ion detector and detected by the ion detector.
The analyzer may further include an adjustment unit that variably adjusts the wavelength of light emitted from the second light source to the surface of the sample. The analyzer may further include an introduction unit that converges the light emitted from the first light source or the second light source and introduces the light into the sample.
Another embodiment of the present invention relates to an analysis method. In this analysis method, a step of supplying a voltage to the sample, a step of aligning an electrode with an analysis region on the surface of the sample, and a step of simultaneously irradiating the sample with light emitted from the first light source and the second light source And detecting ions excited by light emitted from the second light source and electroevaporated by photoconduction induced by light emitted from the first light source. According to the present invention, a technique for analyzing a sample by a new technique can be provided.
(Prerequisite technology)
First, a scanning atom probe will be described as a prerequisite technique. FIG. 1 is a diagram illustrating an overall configuration of a scanning atom probe which is an example of an analyzer. The
The procedure of the sample analysis method using this scanning atom probe will be described. First, while applying a DC bias voltage from the DC high-
When the tip of the extraction electrode 5 is brought close to the sample surface and a negative voltage is applied to the
Other methods for aligning the position of the extraction electrode 5 with the tip of the protrusion 3a of the
The extraction electrode 5 and the
The extraction electrode 5 may be used as the
After aligning the center of the hole 5a at the tip of the extraction electrode 5 with the tip of the protrusion 3a of the
Subsequently, a positive DC bias voltage is applied to the
In order to perform mass analysis on all the
In a time-of-flight mass analyzer, the mass resolution depends on the accuracy of the ion time-of-flight measurement. Since the time resolution of the

According to the
1) The introduction of the extraction electrode 5 eliminates the need for making the sample into a needle shape, and even a flat sample can be analyzed if the surface has irregularities of about several μm.
2) Since the sample is planar, it is easy to irradiate pulsed laser light, and semi-insulating materials can be analyzed using photoexcitation electric field evaporation.
3) Trace analysis from ppm to ppb or more is possible by improving analysis speed and data processing capability.
4) The electronic state of the analysis region can be clarified by the IV characteristics of field emission.
5) Since weaker bonds are more likely to break during field evaporation, it is possible to know the bonding state from the statistical distribution of ion species.
The advantages of SAP are listed by comparison with a secondary ion mass spectrometer (SIMS) and an Auger electron spectrometer (AES).
1) The resolution of SAP is one atomic layer in the depth direction and the atomic level in the lateral direction, and it is also possible to obtain a three-dimensional distribution of the composition with high atomic resolution.
2) The detection sensitivity of the ion detector is the same for all atoms and molecules, and hydrogen that cannot be detected by AES can also be detected.
3) By detecting detected ion species, especially clusters, it is possible to clarify the binding state inside the sample.
4) It is possible to investigate the relationship between the electronic state and the composition by the IV characteristics of the field emission current from the analysis region.
5) Trace analysis from ppm to ppb or more is possible by increasing the number of detected atoms.
(Embodiment)
When a metal or a part of a semiconductor is analyzed with the
Many of these polymers and organic molecules have a property of absorbing a specific wavelength with a transition of an electronic state, a vibration state, and a rotation state, or radiating a part of energy in a relaxation process after absorption. As mentioned above, in the case of metals and some semiconductors, monoatomic ions evaporate in the field, so whatever type of laser light is irradiated, the type of ions that evaporate in the field remains the same. In the case of organic molecules or the like, there is a possibility that the binding state of the molecules changes depending on the wavelength of the irradiated light, and the type of cluster ions to be evaporated in the field changes.
In this embodiment, while irradiating light corresponding to excitation energy of molecules and polymers constituting the sample, and simultaneously irradiating laser light, the cluster ions are detected by field evaporation, thereby detecting the optical characteristics of the molecules. A technique for analysis at the atomic level is proposed.
FIG. 2 shows a configuration of a
In this example, as a second light source for emitting light for exciting atoms or atomic groups on the surface of the sample, light in the ultraviolet to visible range corresponding to the excitation energy of the electronic state of a general organic molecule is emitted. A halogen lamp that can be used is used. In addition, a xenon lamp, a metal halide lamp, an ultrahigh pressure mercury lamp, or the like may be used as the second light source. In addition, when exciting the vibrational state or the rotational state of the molecule, a light source capable of emitting infrared rays, far-infrared rays, or the like may be used.
The
The
Next, the procedure of the analysis method of this embodiment will be described. First, light having a specific wavelength is selected by the adjusting
By identifying cluster ions that have undergone field evaporation while irradiating light of various wavelengths, it is possible to directly analyze how the bonding state between atoms constituting the sample changes due to light irradiation with atomic resolution. be able to.
