Abstract
Description
The present invention relates to an element detection method and an element detection apparatus for detecting a constituent element of a sample, and in particular, it is possible to detect a constituent element of a sample finely by utilizing an element separation phenomenon caused by application of an electric field to the sample. The present invention relates to an element detection method and an element detection apparatus.
Conventionally, by removing an element from a sample by applying an electric field and detecting the position and time of flight of the separated element with a position sensitive detector, the element distribution of the sample is detected three-dimensionally. A so-called three-dimensional atom probe (hereinafter abbreviated as 3DAP) has been developed. The position sensitive detector is also called a two-dimensional position detector because it detects the two-dimensional position of the separation element.
This 3DAP can display all the constituent elements on the sample surface as a two-dimensional map with a spatial resolution at the atomic level, and if further expanded in the depth direction, the atomic distribution can be three-dimensionally configured. it can.
An example of general 3DAP is shown in FIG. As shown in the figure, in 3DAP, a sample 11 made of a structure (needle-like structure) whose tip is processed into a needle shape is used. A high electric field is applied to the sample 11, and the element is evaporated from the surface. Then, the position and flight time of the element (detached ions 21) separated by this field evaporation are measured by the position
However, in the method of irradiating the laser beam from the side of the sample as in
The present invention has been made in view of the above-described problems, and an object of the present invention is to provide an element detection method and an element detection apparatus that are capable of highly accurate and uniform measurement and that can be easily measured. .
The present inventor has found that the above problem can be solved by irradiating a high energy beam from the front of the sample, that is, from the direction in which the position sensitive detector is disposed, and forms the present invention. It came to.

According to another aspect of the present invention, the element detection device of the present invention is an element detection device that detects an element detached from a sample and measures the position and time of flight of the element, and can adjust the atmospheric pressure. A chamber in which the sample is disposed, an element detection means for detecting an element separated from the sample, and an energy beam applied to the sample. Irradiating means for irradiating, the element detecting means has a hole through which the energy beam can pass, and the irradiating means is disposed on the opposite side of the sample across the element detecting means, and passes through the hole. The energy beam is irradiated onto the sample.
According to another aspect of the present invention, there is provided an element measuring device for detecting an element detached from a sample and measuring the position and time of flight of the element, wherein the atmospheric pressure can be adjusted, and the sample is contained inside. The energy beam installed and passed through the lens is irradiated from the outside of the element detection unit toward the sample.
According to the present invention, a high-energy beam can be irradiated from the front of the sample, that is, from the direction in which the position-sensitive detector is disposed, so that high-precision homogeneous measurement is possible and element detection is easy. It becomes possible to provide a method and an element detection device.
Below, the detail which concerns on embodiment of this invention is demonstrated, referring drawings.
FIG. 1 is a schematic diagram illustrating a schematic configuration of an element detection apparatus (3DAP) according to the first embodiment. As shown in the figure, the
In addition to the above, the
Further connected to the
Here, a sample formed on the member to be measured 20 is used as the sample 11. The member to be measured 20 is a member provided with a plurality of needle-like structures whose tip portion or the whole is the sample 11 as shown in the figure. As the sample 11, a single sample 11 made of a needle-like structure as shown in FIG. 5 may be used.
The
The position
The
As shown in the figure, the
Atoms evaporated from the sample 11 by irradiation with the
The irradiation means 23 is installed on the opposite side of the sample 11 with the position
The size of the
The
In this manner, the entire surface of the tip portion of the sample 11 is irradiated by irradiating the sample 11 with the
Further, the amount of the
-Element detection flow using DAP-
Hereinafter, an example of a process for detecting an element using 3DAP will be described with reference to the drawings. For the description here, FIG. 2 and FIG. 3 are used. FIG. 2 is a flowchart showing the element detection method according to the first embodiment.
First, the member to be measured 20 is installed in the
Note that a gas that is easily adsorbed by the element of the sample 11 (having a high adsorption rate) may be introduced into the
Subsequently, the
By applying the pulse voltage, the
Specifically, using this electric field evaporation phenomenon, electric field evaporation is performed one atomic layer at a time from the surface of the sample 11. At this time, it is ideal that one atom ion is released by one irradiation of the energy beam 24 (that is, one pulse voltage application), but a plurality of atoms are simultaneously formed by one pulse voltage application. In order to avoid the situation of field evaporation, for example, the pulse voltage may be adjusted so that one atom of field evaporation occurs by applying the
Subsequently, the position when the
Then, the measurement result of the position of the leaving
Next, using the accumulated measurement result data, first, a two-dimensional map is created for each layer of the sample 11 (step S5). At this time, a map in which predetermined coordinates are expanded in the depth direction may be created.
The atomic distribution of the sample 11 is three-dimensionally reconstructed by performing predetermined calculation processing on the data of the two-dimensional map obtained in this way using a calculation means (not shown) such as a computer (step) S6).
Next, a modification of the first embodiment will be described with reference to FIG. FIG. 3 is a schematic diagram illustrating a schematic configuration of an element detection apparatus (3DAP) according to the second embodiment.
In this embodiment, the
For example, an
Other aspects are the same as those in the first embodiment, and thus the description thereof is omitted.
Thus, by using the
In this embodiment, the position
The
As shown in the figure, for example, a plurality of optical fibers 28 are provided between the
