Description
The present invention relates to a method for manufacturing an electro-optical device having a step of forming a thin film on a surface of a substrate for an electro-optical device in a vertical film forming furnace.
As is well known, an electro-optical device, for example, a liquid crystal device is configured by enclosing liquid crystal between two substrates made of a glass substrate, a quartz substrate, etc., and a thin film transistor (Thin Film Transistor, Switching elements such as TFTs (hereinafter referred to as TFT) and pixel electrodes are arranged in a matrix, a common electrode is arranged on the other substrate, and the optical characteristics of the liquid crystal layer sealed between the two substrates change according to the image signal By doing so, it is possible to display an image.
The TFT substrate and the counter substrate are configured by laminating a thin film having a predetermined pattern, an insulating thin film, or a conductive thin film on, for example, a glass or quartz substrate. Each layer is formed by repeating a film forming process and a photolithography process for various films.
For example, a low pressure chemical vapor deposition (LP-CVD) apparatus, which is a vertical film forming furnace, is used for the film forming process of these various films. Specifically, first, a boat in which a plurality of claw portions for vertically stacking substrates are formed so that a plurality of TFT substrates or counter substrates (hereinafter simply referred to as substrates) on which thin films are formed have an interval of, for example, 6 to 7 mm. One by one is placed flat on (BOAT) and stacked vertically.
Next, a boat in which a plurality of substrates are placed flat and stacked one by one is carried into the LP-CVD apparatus. At this time, the temperature of the atmosphere in the LP-CVD apparatus is a temperature lower than 500 ° C., for example, 100 ° C. at which film formation is performed.
Next, in order to prevent the surface of the thin film already formed on the substrate from being oxidized during film formation, the inside of the LP-CVD apparatus is depressurized by evacuation, and then the atmosphere in the LP-CVD apparatus is changed. For example, after the temperature is increased to a temperature at which film formation is performed, for example, 500 ° C. by a heater disposed on the outer periphery of the LP-CVD apparatus, a film formation gas is introduced into the LP-CVD apparatus to form a thin film. A membrane is performed.
After film formation, the atmosphere in the LP-CVD apparatus is lowered to, for example, 100 ° C., and then released to the atmosphere. A boat in which a plurality of substrates are stacked vertically is carried out of the LP-CVD apparatus, and the plurality of substrates are loaded into the boat. Extracted from.
As described above, during film formation, the atmosphere in the LP-CVD apparatus is heated to a temperature at which film formation is performed by a heater disposed on the outer periphery of the LP-CVD apparatus after the substrate is carried in and decompressed. It is done. Therefore, since the substrate carried into the LP-CVD apparatus is gradually heated from the outer periphery of the substrate, during the temperature rise of the atmosphere in the LP-CVD apparatus, at the outer periphery of the carried substrate and the center of the substrate. The temperature deviation increases.
When the temperature deviation becomes large, the substrate expands during the temperature rise, so that the vertically stacked upper substrate and the claw portion of the boat slide and remain attached to the claw portion when used last time. The protective dummy thin film formed on the mounting surface of the foreign substance or the upper substrate is dropped by sliding, and the foreign substance or dummy thin film (hereinafter collectively referred to as particle) is placed on the vertically stacked lower substrate surface. There is a problem that the lower substrate is likely to adhere and the lower substrate has poor electrical characteristics.
The present invention has been made paying attention to the above-mentioned problems, and its purpose is not only when a vertical film forming furnace is used, but also because the generation of particles adversely affects the subsequent film forming process. To solve the problem, that is, when a thin film is formed on the substrate, sliding of the substrate and the claws of the boat on which the substrate is vertically stacked reduces the adhesion of particles to the substrate surface. An object of the present invention is to provide a method of manufacturing an electro-optical device that prevents electrical characteristics from becoming defective.
In order to achieve the above object, a method for manufacturing an electro-optical device according to the present invention includes placing a substrate on a substrate holding member for holding a substrate in a film forming furnace, and forming a thin film on the substrate. A method for manufacturing an electro-optical device, comprising: a step of evacuating the film forming furnace; a step of increasing the pressure in the film forming furnace to a specified pressure; and a step of increasing the pressure The method includes a step of raising the temperature in the film forming furnace to a specified temperature and a step of forming a thin film on the surface of the substrate in the film forming furnace.
According to the method of manufacturing the electro-optical device of the present invention, the pressure in the film forming furnace is increased to the specified pressure before the step of raising the temperature in the film forming furnace to the specified temperature. Since the temperature deviation generated between the central part and the peripheral part of the substrate inserted into the substrate becomes small, the substrate expands when the temperature in the film-forming furnace is raised to a specified temperature later. The foreign material adhering to the engaging member or the protective dummy thin film formed on the mounting surface of the substrate adheres to the substrate surface by sliding (attached material) (Hereinafter referred to as “particles”) can be reduced, and the substrate can be prevented from becoming defective in electrical characteristics.
In the electro-optical device, the substrate is formed by sandwiching an electro-optical material between an element substrate in which a plurality of switching elements and pixel electrodes are formed in a display region, and a counter substrate disposed to face the element substrate. It is a substrate constituting at least one of the element substrate and the counter substrate.
According to the method for manufacturing the electro-optical device of the present invention, before the step of raising the temperature in the film forming furnace to the specified temperature, the pressure in the film forming furnace is increased to the specified pressure, thereby forming the film forming furnace later. When the inside is heated to a specified temperature, the substrate constituting at least one of the element substrate and the counter substrate expands, whereby the substrate and the locking member of the substrate holding member slide and slide. It is possible to reduce the adhesion of particles to the substrate surface due to the movement, and to prevent the substrate from being defective in electrical characteristics.
Furthermore, the step of raising the temperature in the film forming furnace to a specified temperature is performed by a heating means provided on the outer periphery of the film forming furnace.
According to the method for manufacturing an electro-optical device of the present invention, when the temperature inside the film forming furnace is raised to a specified temperature using the heating means provided on the outer periphery of the film forming furnace, the film is inserted into the film forming furnace. Since the temperature rise is faster at the peripheral part of the substrate than at the central part of the substrate, a temperature deviation occurs between the central part and the peripheral part of the substrate, but before the step of raising the temperature inside the film forming furnace to a prescribed temperature, By increasing the pressure in the film forming furnace to a specified pressure, the temperature deviation is reduced, so that the substrate expands, causing the substrate and the locking member of the substrate holding member to slide, and the sliding causes particles to be generated. Adhesion to the substrate surface can be reduced, and the substrate can be prevented from becoming defective in electrical characteristics.
Further, the step of increasing the pressure in the film forming furnace to a specified pressure is performed by introducing an inert gas into the film forming furnace.
According to the method for manufacturing an electro-optical device of the present invention, when the pressure in the film forming furnace is increased to a specified pressure, the surface of the substrate inserted in the film forming furnace can be prevented from being damaged. Have
Further, the inert gas is a gas used in a step of forming a thin film on the surface of the substrate.
According to the electro-optical device manufacturing method of the present invention, when the pressure in the film forming furnace is increased to a specified pressure, an inert gas used in a step of forming a film on the surface of the substrate is used. Separately, since no inert gas is prepared, the pressure in the film forming furnace can be increased to a specified pressure at a low cost.
The inert gas is nitrogen gas.
According to the method for manufacturing an electro-optical device of the present invention, since nitrogen gas is used when the pressure in the film forming furnace is increased to a specified pressure, oxidation of the substrate surface can be prevented. Have.
Further, the specified pressure is 300 Torr or more.
According to the method of manufacturing the electro-optical device of the present invention, the central portion and the peripheral portion of the substrate inserted into the film forming furnace after the temperature rise by increasing the pressure in the film forming furnace to a pressure of 300 Torr or more. And the substrate expands, and the substrate and the retaining member of the substrate holding member slide, and the sliding prevents particles from adhering to the surface of the substrate. Has an effect of preventing the electrical characteristics from being deteriorated.
Embodiments of the present invention will be described below with reference to the drawings.
Subsequently, referring to FIG. 3, an apparatus used when manufacturing the
3 is a diagram showing an outline of the configuration of the LP-CVD apparatus, FIG. 4 is a diagram showing an outline of the configuration of the LP-CVD apparatus when the boat in FIG. 3 is in a standby state, and FIG. It is an enlarged view which shows the latching state of a boat and a board | substrate.
Hereinafter, the substrate will be described by taking the substrate constituting the
As shown in FIGS. 3 and 4, the LP-
The atmosphere of the interior 151i of the furnace
The
The
Further, as shown in FIGS. 3 and 4, the

A front view of the substrate, FIG. 11 is a chart in which the amount of particles generated due to temperature deviation is examined.
Since steps other than the thin film forming step are well known, description thereof will be omitted.
As shown in FIG. 4, the
In this state, first, in step S <b> 1, the
In step S2, after charging a predetermined number of
In step S3, the inside 151i of the
In
Further, the inert gas for increasing the pressure in the interior 151i may be a gas used for film formation in the LP-
In step S5, the temperature of the atmosphere inside the furnace main body 151i is raised by the
At this time, since the
When the temperature of the inside 151i of the furnace
Thereafter, when the LP-
As a result, as shown in FIG. 10, it was confirmed by experiments that the particles P would adhere to the surface of the lower large substrate 100 (100d) charged in the
It has been confirmed that this is more significant as the temperature deviation ΔT between the temperature TP at the peripheral portion of the
Specifically, as shown in FIG. 11, when the pressure in the interior 151i of the
In addition, even when the pressure inside the furnace body 151i is 7.6 Torr and the temperature deviation ΔT of the surface 10a of the
When the particles P adhere to the surface of the
However, in the present embodiment, in step S4 described above, N2 is introduced into the interior 151i of the
As a result, as shown in FIG. 7, even if the
Specifically, as shown in FIG. 11, when the pressure in the inside 151i of the
Further, when the pressure in the inside 151i of the
Therefore, as described above, when the pressure inside the furnace
Returning to FIG. 7, after the atmosphere in the interior 151 i of the
In step S7, a film forming gas is introduced into the interior 151i of the
In step S9, the temperature of the atmosphere in the interior 151i of the
In step S11, as shown in FIG. 4, the
In the thin film deposition process according to an embodiment of the present invention, before the temperature of the atmosphere inside the
As a result, even when the
Further, by boosting the inside 151i of the
