Description
The present invention provides a metal wiring electrode having a barrier type anodic oxide film on its surface and a laminated body having an interlayer insulating film such as silicon oxide formed thereon by etching the anodic oxide film and the interlayer insulating film to form holes. It relates to a method of forming.
The present invention relates to a method for manufacturing a contact hole of a thin film transistor having an anodized electrode.
In recent years, thin film transistors have played an important role as operating elements of liquid crystal displays and image sensors. In particular, a crystalline thin film transistor having a high electron mobility can directly form a driver circuit, which has been performed by a silicon semiconductor LSI, on an insulating substrate such as glass or ceramic. The degree of freedom of the wiring circuit is increased, and a driver circuit such as a shift register can be formed with a width of 1 to 5 mm or less. As a result, there is a feature that the dead space around the panel can be almost eliminated.
Conventionally, tantalum and aluminum have been used as fine wiring electrodes in semiconductor circuits and the like. In particular, aluminum is a relatively inexpensive material and has a low volume resistance, so that it is possible to form a fine pattern with a low resistance even on a large area substrate. However, these metal materials are not stable in the heating process, and hillocks and whiskers that grow abnormally in the form of grains are generated, and these materials are used to form fine electrodes such as semiconductor circuits having a heating process. It was difficult to use.
In order to stabilize the metal in the heating process, titanium, scandium, silicon, palladium, tantalum, yttrium, etc. having a relatively large atomic radius are added as dopant metals in an amount of 0.1 to 5% to stabilize the wiring metal. It was being measured. However, heat resistance up to 350 ° C. is required in the field of crystalline silicon that aims at a high-temperature process. In order to satisfy it, it was difficult only by the effect of the dopant metal.
As another countermeasure, it is known that when these metal surfaces are oxidized and covered with a stable insulating film, durability against the heating process of the metal is improved. Since the oxide has a higher melting point than the metal compound and is stable, the abnormal growth of the metal could be prevented. In addition, when the metal covered with the stable insulating film is used for the multilayer wiring, the insulation of the surface can be sufficiently obtained, which is effective in preventing a short circuit between the wirings.
An anodic oxidation method is a simple and effective method for oxidizing the metal surface. As the chemical conversion solution (electrolytic solution for anodizing), 3 to 10% ammonium tartrate or ammonium borate aqueous solution or a solution obtained by adding 3 to 30% of them in ethylene glycol is used. The substrate is placed in the chemical solution, and the metal wiring on the substrate is connected to the anode (plus) side of the power source. A stable material such as platinum or stainless steel is used on the cathode (minus) side. When a constant current flows between the anode and the cathode in this state, the wiring material such as aluminum is oxidized by the supplied charge. Since the formed oxide has high insulation, the electrical resistance of the wiring material gradually increases as the oxidation proceeds, the voltage between the electrodes gradually increases, and the voltage reaches 100 to 200V. The thickness of the anodic oxide film at that time is about 1400 to 2800 mm, and the wiring metal is covered with a dense and stable oxide film. The dense and stable anodic oxide film thus formed is called a barrier type anodic oxide film.
On the other hand, in recent years, a thin film transistor (TFT) having a structure as shown in FIG. 1 has been proposed. FIG. 1 shows a structure of a thin film transistor. That is, a thin film transistor using a metal electrode such as aluminum or tantalum having a barrier type anodic oxide film formed on the surface of the electrode, particularly a gate electrode.
The structure of the thin film transistor (planar type) in FIG. 1 will be described.
An active layer (source portion 403, channel portion 404, drain portion 405) made of a semiconductor is provided, a
The anodic oxide film in the gate electrode of the thin film transistor such as 408 and 409 not only increases the thermal stability of the wiring, but also can form the offset regions 413 and 414 by utilizing the thickness of the oxide on the side surface of the gate. . An interlayer
In such a thin film transistor in which a metal having an anodic oxide film on the surface is used as an electrode, the problem is that the source part active layer (source region) 403, the connection electrode 411, and the drain part active layer (drain region) 405 And contact electrodes 412, and contact holes for connecting the
At this time, in the source and drain portions, the
In such a case, in the conventional process, hydrofluoric acid (HF) diluted to 1/10 to 1/100 with water was used as an etchant. This etchant is used for etching an interlayer insulating film or a gate insulating film made of silicon oxide or silicon nitride. Further, in the case of a gate electrode made of aluminum, the anodic oxide film (barrier type anodic aluminum oxide) is also etched.
When hydrofluoric acid is used as an etchant, hydrofluoric acid has an etching rate for silicon oxide constituting the interlayer insulating film and the gate insulating film that is not much different from that for anodized aluminum and has a low etching selectivity. . Therefore, when the contact hole is formed in the source part and the drain part and the contact hole in the gate part is formed with a resist and etching is performed in the same process, either the source / drain part or the gate part is formed. However, over-etching and insufficient etching were likely to occur.
Therefore, conventionally, two-stage etching has been performed. FIG. 8 shows a conventional etching process. First, as shown in FIG. 8A, the gate portion is covered with a resist 303, and only the
In this method, two mask processes are required to etch the opening. Further, the etching rate of hydrofluoric acid anodized aluminum is slower than the etching rate of
The aluminum mixed acid containing phosphoric acid, acetic acid and nitric acid, which is usually used as an etchant for aluminum, is almost the same, and it is difficult to obtain a selective ratio with respect to anodized aluminum / aluminum.
According to the present invention, a silicon oxide film or a silicon nitride film and an aluminum oxide film are formed on an aluminum or aluminum-based electrode having an anodized aluminum film on the surface under a silicon oxide film or a silicon nitride film. Provided is a method by which contact holes can be easily and reliably formed by etching away.
In addition, the present invention provides a contact hole to an aluminum electrode having an anodized aluminum film on the surface under a silicon oxide film or a silicon nitride film, and a semiconductor under the silicon oxide film or between the silicon oxide film and the silicon nitride film. A method is provided in which contact holes can be formed in a single resist formation process (mask process).

According to the present invention, a contact hole formed by etching and removing a silicon oxide film, a silicon nitride film and an anodized aluminum film with respect to aluminum having an anodized aluminum film on the surface under a silicon oxide film or a silicon nitride film It was possible to easily form with good controllability.
Further, according to the present invention, in the thin film transistor, the interlayer insulating film and the gate insulating film are etched in the source portion and the drain portion, and the interlayer insulating film and the anodized aluminum are etched in the gate portion in one resist forming step.
(Function)
The applicant of the present invention is that a buffered hydrofluoric acid solution (hereinafter abbreviated as ABHF) containing acetic acid containing ammonium fluoride (NH 4 F) and hydrofluoric acid (HF) etches a silicon oxide film or a silicon nitride film, It was also found that the anodized aluminum has a property that the etching stops when the etching proceeds to some extent.
That is, the interlayer insulating film made of the silicon oxide film or the silicon nitride film on the source portion, the drain portion, and the gate portion is etched in the same manner by ABHF. Next, if there is a gate insulating film (silicon oxide film or silicon nitride film) in the source part and the drain part, the gate insulating film is etched away by ABHF, and the etching of ABHF is finished when the silicon active layer is exposed and washed with water. Then stop the reaction by the etchant. On the other hand, in the gate portion, anodized aluminum under the silicon oxide film or silicon nitride film is exposed during this etching process, and this anodized aluminum is etched by the action of ABHF. At this time, however, the anodized aluminum is initially etched up to about 300 to 600 mm, but further progress is stopped.
FIG. 2 shows an example of etching characteristics of an anodized aluminum film by ABHF. In FIG. 2, it can be seen that after ABHF is etched by about 350 mm, the etching does not proceed further.
At this time, a dense state of square crystals can be observed on the etched surface of the anodized aluminum. When such a square is observed, the etching is stopped in the middle of the anodized aluminum. This phenomenon is caused by the fact that anodized aluminum reacts with the etchant to form a new insoluble compound, or the surface layer portion where the electrolyte cations enter the alumina film is easily removed by the etchant, and the cations behind it do not reach. Whether the pure alumina part is stable against the etchant is not clear.
In any case, depending on the ABHF, the anodized aluminum is etched only halfway, and therefore, the aluminum inside the anodized aluminum is not etched.
In addition, when it etches with ABHF, it wash | cleans with water, it is made to dry and it is made to immerse in an ABHF etchant again, an etching will progress again and the etching depth of several hundreds of inches will advance newly. If this is repeated several times, the etching proceeds gradually until it reaches aluminum and further proceeds. Unless the etching / water washing is repeated, the etching does not reach the aluminum.
As described above, by etching the silicon oxide film or silicon nitride film using ABHF, the etching of the anodized aluminum can be stopped in a self-controlling manner, so that problems such as overetching of the gate portion and insufficient etching are eliminated. The person who performs the etching only needs to pay attention to whether or not the gate insulating film in the source part and the drain part has been removed, and can be carried out very easily.
Regarding the etching of anodized aluminum, Japanese Industrial Standard JIS
Details in the coating mass method of H 8680 “Anodic oxidation film thickness test method of aluminum and aluminum alloy” or in the oxide film removal method of JIS H 9500 “Anodic oxidation work standard of aluminum and aluminum alloy” It is stated. It is described that the etching is performed in a solution in which 35 ml of phosphoric acid (850 g / l) and 20 g of chromic anhydride are added to a 1 liter solution while being heated to 60 to 95 ° C. When this solution is used for aluminum whose surface is anodized, only the surface of the surface of the anodized aluminum is etched, and the aluminum portion of the substrate is not etched. That is, the etching selectivity at the anodized aluminum / aluminum interface can be increased.
For example, the surface of the anodized aluminum that was stopped while the ABHF etching was visible while a square crystal was visible was completely removed with a chromium phosphoric acid solution and reached the aluminum interface (interface between anodized aluminum and aluminum). Etching stops.
During etching of anodized aluminum using chromium phosphoric acid as an etchant, a gate insulating film of silicon oxide or silicon nitride and a silicon active layer are also in contact with the etchant, and these are etched with respect to the etchant. The speed is small and there is almost no change in material.
Therefore, the contact hole in contact with the aluminum having the anodized aluminum film on the surface under the silicon oxide film or the silicon nitride film is etched with ABHF, and then etched with chromic phosphoric acid solution. The method of the present invention makes it possible to form the film very easily and with good controllability.
FIG. 3 shows an example of the etching characteristics of the anodized aluminum film with a chromium phosphoric acid solution. Etching is carried out for a predetermined time, and the depth at that time is measured with a step gauge. The anodized aluminum having a thickness of 1500 mm covering aluminum is removed linearly with the passage of time, and the progress of the etching depth is well stopped at the aluminum interface. For confirmation, depth analysis was performed by Auger spectroscopic analysis after chrome phosphate solution etching. Oxygen is detected in the range of about 50% of the surface layer, and only non-oxidized metallic aluminum is recognized in the deeper layer. The thickness of the native oxide on the non-anodized aluminum surface is about 50 mm, which is almost equal to the thickness of the etched surface. Therefore, it is considered that only the anodized aluminum is etched with chromium phosphoric acid, and the surface of the aluminum is exposed, and then further oxidized in the atmosphere.
Further, in terms of ensuring the adhesion of the resist during etching, a process that is more diluted by about twice the concentration of JIS standard can be a stable process. In this case, there was no resist peeling within the etching time in anodized aluminum having a film thickness of about 2000 mm. Also, the etching of the anodized aluminum is stopped without any problem at the aluminum interface.
Thus, according to the present invention, in the thin film transistor, the interlayer insulating film and the gate insulating film are etched in the source portion and the drain portion, and the interlayer insulating film and the anodized aluminum are etched in the gate portion in one resist forming step. Can be performed to form a contact hole. In addition, there is very little concern about overetching, and contact holes can be easily formed. Then, by forming an electrode connected to the upper portion, the upper electrode can be connected to the aluminum gate electrode, the source portion, and the drain portion through the contact hole.
In the present embodiment, a second wiring is provided on the first wiring having an anodic oxide film on the surface via an interlayer insulating film, and contact holes are provided for the anodic oxide film and the interlayer insulating film. The example which connected the 2nd wiring is shown. The configuration of this embodiment can be used for fine wiring in a semiconductor circuit such as a liquid crystal display or an image sensor.
In this embodiment, an example in which aluminum is the main component is shown as a wiring material. As a material other than aluminum, tantalum, titanium, a mixed material thereof, or a material mainly composed of these materials can be used.
FIG. 4 shows the connection state of the fine wiring produced by this example. 4 shows an aluminum
First, an aluminum film serving as a material for forming wiring on an appropriate substrate 101 (generally an insulating film or an insulating material) was formed to a thickness of 6000 mm here by sputtering. The thickness of the aluminum is not particularly limited as long as it is formed to a required thickness. Aluminum with 0.2 wt% Sc (scandium) added is used. This is to prevent aluminum hillocks from occurring in the subsequent anodizing step. In addition, additives other than Sc (for example, Y) may be used for preventing abnormal growth of aluminum at high temperatures.
Aluminum was patterned by a normal photolithography process. For the etching, dry etching or wet etching is performed. In dry etching, the etching cross section is close to a right angle. In wet etching, the angle formed by the cross-sectional substrate is less than 90 ° and is approximately 40-60 °. In the case of a wiring electrode, if the etching cross section is close to 90 °, the step coverage of the interlayer insulating film and the second layer wiring formed thereon deteriorates, and there is a problem that the probability of disconnection and short circuit between the upper and lower wirings increases. appear. Therefore, wet etching is employed in this embodiment. A solution in which phosphoric acid, acetic acid and nitric acid were mixed and heated to 35 to 45 ° C. was used. Thus, the aluminum film was processed into a striped wiring having a width of 60 μm to form a first wiring.
Next, anodization will be described. 3% tartaric acid was dissolved in ethylene glycol, and 1/10 ammonia water was added thereto to adjust the pH of the solution to 6.8 to 7.0. The solution is placed in a thermostatic bath, and the liquid temperature is set to 0 to 20 ° C., desirably 10 ± 1 ° C. The substrate to be processed in the solution was separated from the metal electrode material to be the cathode by 30 to 50 mm, and the aluminum was opposed to the inside. The cathode material may be any material that is stable to the solution. In this example, a platinum plate was used. A processed substrate was connected to the anode side from the power source, and a platinum plate was connected to the cathode side.
The aluminum connected to the anode side is oxidized by receiving a positive charge, and the potential difference between the anode and the cathode increases for a while when the power source for forming the insulating film is set to the constant current mode. When the ultimate voltage reached 120V, the power supply mode was switched to a constant voltage and the formation was further performed for 30 minutes. In this mode, it can be seen that the current decreases rapidly and the membrane resistance continues to increase. The thickness of the anodized
Next, the formation of the interlayer insulating film will be described. In general, silicon oxide or silicon nitride is used for the interlayer insulating film. In this embodiment, silicon oxide by a chemical vapor reaction method (CVD method) is used. The processing substrate is arranged in parallel between the opposing plasma electrodes, evacuated under high vacuum, tetraethoxysilane (TEOS) and oxygen gas are supplied, and high frequency of 13.56 MHz and 50 V is applied between the plasma electrodes. Plasma discharge. A silicon oxide film having good insulation was formed on the entire surface of the processed substrate.
As the interlayer insulating film, a silicon nitride film having a finer film quality than the silicon oxide film and capable of obtaining insulation reliability may be used. However, when only the silicon nitride film is used as the interlayer insulating film, the silicon nitride film Due to the strong stress possessed, especially when a glass substrate is used, the wiring and the elements under the interlayer insulating film are distorted, which tends to cause defects.
Therefore, the interlayer insulating film may have a two-layer structure in which a silicon nitride film is laminated with a silicon oxide film of about 500 to 1500 Å and a silicon oxide film of 5000 to 6000 、 so as to have high insulation and suppress the influence of stress.
Next, in order to form a contact hole, the silicon oxide film and the anodized aluminum film below the silicon oxide film were etched.
Etching was performed by forming a resist in a contact hole pattern on the silicon oxide film, first etching silicon oxide with ABHF, and then etching anodized aluminum with a chromium phosphoric acid solution. ABHF used was a mixture of acetic acid, 40% ammonium fluoride (NH 4 F) and 50% hydrofluoric acid (HF) in a 50: 50: 1 (volume ratio).
The silicon oxide film or silicon nitride film that is an interlayer insulating film is etched by ABHF, and the anodized aluminum underneath is exposed. This anodized aluminum film is etched by ABHF, but the first 300 to 600 mm progresses in etching, but does not progress further, and the etching stops.
At this time, a dense state of square crystals can be observed on the etched surface of the anodized aluminum film. In any case, the anodized aluminum is etched only halfway with ABHF, and the etching does not reach the underlying aluminum.
Next, etching was performed with a chromium phosphoric acid solution. The chromium phosphoric acid solution was heated to 65 ° C. in a solution obtained by adding 35 ml of phosphoric acid (850 g / l) and 20 g of chromic anhydride to a 2 liter solution. In the etching of ABHF, the anodized aluminum that had stopped etching while the tetragonal crystals were visible on the surface was completely removed with the chromium phosphoric acid solution, and the etching stopped when the aluminum interface was reached. Even if it was immersed in the solution for a long time, the etching depth did not progress and overetching did not occur. A contact hole was thus formed.
Next, a metal electrode was formed as a second wiring. Similarly to the first wiring, an aluminum film containing scandium was formed by sputtering. The thickness was 8000 mm. This was processed to a width of 60 μm by a normal photolithography process, and the connection state of FIG. 4 was obtained.
Resistance measurement was performed between the first wiring and the second wiring. Using Hewlett-Packard 4140b, a voltage of 0.1 to 2 V was applied at 0.1 V intervals, and the current at that time was measured. The current changed linearly with respect to the voltage, and the electrodes were in ohmic contact with the formed contact hole. Therefore, it can be seen that there is no insulator or the like that causes an electrical problem between the electrodes. It shows that the anodized aluminum and the interlayer insulating film were satisfactorily removed by etching using ABHF and chromium phosphate solution. Further, since the cross-sectional pattern of the first wiring is tapered, there is no disconnection of the second wiring.
This embodiment relates to a method for forming a contact hole through an interlayer insulating film in an anodized aluminum gate electrode and a thin film transistor having an interlayer insulating film formed thereon. FIG. 5 shows a manufacturing process of a thin film transistor manufactured in this embodiment.
As shown in FIG. 5E, the thin film transistor shown in this embodiment has a structure having low-
First, a silicon oxide film having a thickness of 1000 to 3000 mm was formed as a
Thereafter, an amorphous silicon film was deposited by a plasma CVD method or an LPCVD method to a thickness of 300 to 5000, preferably 500 to 1000, and left to stand in a reducing atmosphere at 550 to 600 ° C. for 24 hours for crystallization. This step may be performed by laser irradiation. Then, the silicon film crystallized in this manner was patterned to form
After that, an aluminum (containing 1 wt% Si or 0.1 to 0.3 wt% Sc (scandium)) film having a thickness of 1000 to 3 μm (here, 6000 mm) was formed by an electron beam evaporation method or a sputtering method.
Then, before forming the
A photoresist 506 (for example, OFPR 800/30 cp, manufactured by Tokyo Ohka) was formed by spin coating. Thereafter, the photoresist and the aluminum film were patterned to form a
Further, this was anodized through an electric current in an electrolytic solution to form a porous (porous)
Since the dense anodic
Next, the mask was removed, and a current was applied to the gate electrode again in the electrolytic solution. This time, an ethylene glycol solution containing 3 to 10% tartaric acid solution, boric acid and nitric acid was used. A better oxide film was obtained when the temperature of the solution was lower than room temperature of around 10 ° C. Therefore, a barrier type anodized
Thereafter, the
Thereafter, porous
Here, since phosphine (PH 3 ) is used as the doping gas, it becomes an N-type impurity region. A p-type impurity region may be formed using diborane (B 2 H 6 ) as a doping gas.
The dose amount was 5 × 10 14 to 5 × 10 15 cm −2 , and the acceleration energy was 10 to 30 keV. Thereafter, irradiation with KrF excimer laser (wavelength 248 nm,
According to the results of SIMS (secondary ion mass spectrometry), the impurity concentration of the
Next, a silicon oxide film having a thickness of 8000 mm was formed as an
As the interlayer insulating film, a silicon nitride film having a finer film quality than the silicon oxide film and capable of obtaining insulation reliability may be used. However, when only the silicon nitride film is used as the interlayer insulating film, the silicon nitride film Due to the strong stress possessed, especially when a glass substrate is used, the wiring and the elements under the interlayer insulating film are distorted, which tends to cause defects.
Therefore, as the interlayer insulating film, a silicon nitride film having a thickness of about 500 to 1500 mm and a two-layer structure having a silicon oxide film of 5000 to 6000 mm on the film is provided, which has high insulation and suppresses the influence of stress. It may be a thing.
Etching was first performed on the

Next, etching was performed with a chromium phosphoric acid solution. The chromium phosphoric acid solution was heated to 65 ° C. in a solution obtained by adding 35 ml of phosphoric acid (850 g / l) and 20 g of chromic anhydride to a 2 liter solution. The surface of the anodized
次に、画素電極518をITO(酸化インジューム・スズ)で形成した。

Thus, the thin film transistor was completed. (Fig. 5 (F))
In this embodiment, the contact hole provided in the interlayer insulating film and the contact hole provided in the anodized aluminum film are provided in the same size by the same mask process, but as shown in FIG. Using a different mask, the diameter of the contact hole provided in the anodized aluminum film is made smaller than that provided in the interlayer insulating film, and a small contact hole of the anodized aluminum film is formed in the contact hole opening of the interlayer insulating film. It is good also as a structure to provide.

FIG. 6 shows a manufacturing process of a thin film transistor manufactured in this embodiment. The thin film transistor of this embodiment has a configuration as a pixel switching element of a liquid crystal electro-optical device to which a pixel electrode is connected. An active matrix circuit in which the elements are arranged in a matrix and an insulating gate type thin film transistor is provided in each pixel can be formed.

FIG. 6 shows a manufacturing process of an insulated gate thin film transistor over a glass substrate manufactured in this example. Although only one thin film transistor is shown in the figure, it is formed in a matrix on the substrate in pairs with pixel electrodes to be connected.
First, a silicon nitride film having a thickness of 1000 to 3000 mm, for example, 2000 mm, was formed as a

Next, the
3% tartaric acid was dissolved in ethylene glycol, and 1/10 ammonia water was added thereto to adjust the pH of the solution to 6.8 to 7.0.
Since the cross-sectional pattern of the aluminum wiring has a tapered (trapezoidal) shape, it is similarly tapered (trapezoidal) after the anodized
Thereafter, heating at a temperature of 200 to 300 ° C., for example, 200 ° C. in the atmosphere, for several to several tens of minutes was preferable because the leakage current of anodized aluminum decreased by one digit or more.

Next, a silicon nitride film was formed as a second
Instead of the silicon nitride film, a silicon oxide film may be provided with the same thickness.
In the case of a silicon oxide film, a sputtering method or a plasma CVD method in an oxygen atmosphere is used as a method for forming the silicon oxide film. In the case of using the plasma CVD method, TEOS was used as a raw material, and RF discharge was performed at a substrate temperature of 150 to 400 ° C., preferably 200 to 250 ° C. together with oxygen, to decompose and deposit the raw material gas. The pressure ratio between TEOS and oxygen was 1: 1 to 1:10, the pressure was 0.05 to 0.5 torr, and the RF power was 100 to 250 W. Alternatively, the substrate temperature may be set to 150 to 400 ° C., preferably 200 to 250 ° C. by TEOS as a raw material together with ozone gas by a low pressure CVD method or a normal pressure CVD method.

This embodiment is an embodiment relating to a method for forming a contact hole through an interlayer insulating film in an anodized aluminum gate electrode and a thin film transistor having an interlayer insulating film formed thereon, as in the second embodiment.
In this embodiment, an example in which an interlayer insulating film is dry etched is shown.

Here, since phosphine (PH 3 ) is used as the doping gas, it becomes an N-type impurity region. A p-type impurity region may be formed using diborane (B 2 H 6 ) as a doping gas.
The dose amount was 5 × 10 14 to 5 × 10 15 cm −2 , and the acceleration energy was 10 to 30 keV. Thereafter, irradiation with KrF excimer laser (wavelength 248 nm,

Therefore, as an interlayer insulating film, a silicon nitride film having a silicon oxide film of about 500 to 1500 mm and a silicon oxide film having a thickness of 5000 to 6000 mm, particularly a silicon nitride film on the silicon nitride film is provided, and the insulating property is high. And it is good also as what suppressed the influence of stress.

In this embodiment, an example in which the gate insulating film is dry etched is shown.
FIG. 6 shows a manufacturing process of a thin film transistor manufactured in this embodiment. The thin film transistor of this embodiment has a configuration as a pixel switching element of a liquid crystal electro-optical device to which a pixel electrode is connected.

Dry etching was performed using CHF 3 at an output of 1000 W. The etching rate was 250 Å / min.

Further, the n + amorphous silicon film was etched and patterned by dry etching, and divided into a source region and a drain region.
In this way, a thin film transistor was completed. (FIG. 6D, FIG. 6D ′ (cross-sectional view taken along the dotted line in FIG. 6D))
In this embodiment, the contact hole provided in the gate insulating film and the contact hole provided in the anodized aluminum film are provided in the same size by the same mask process, but as shown in FIG. Using a different mask, the diameter of the contact hole provided in the anodized aluminum film is made smaller than that provided in the gate insulating film, and a small contact hole of the anodized aluminum film is formed in the contact hole opening of the gate insulating film. It is good also as a structure to provide.
By doing so, the contact hole becomes a pseudo taper shape, and as a result, disconnection of the
In this example, in the thin film transistor manufacturing steps shown in Example 2 and Example 4, an opening of the anodized aluminum film is formed by an ion milling method.
Thereafter, irradiation with KrF excimer laser (wavelength 248 nm,
According to the results of SIMS (secondary ion mass spectrometry), the impurity concentration of the
Next, a silicon oxide film having a thickness of 8000 mm was formed as an
As the interlayer insulating film, a silicon nitride film having a finer film quality than that of the silicon oxide film and capable of obtaining insulation reliability may be used. However, when only the silicon nitride film is used as the interlayer insulating film, the silicon nitride film Due to the strong stress possessed, especially when a glass substrate is used, the wiring and the elements under the interlayer insulating film are distorted, which tends to cause defects.
Therefore, as the interlayer insulating film, a silicon nitride film having a silicon oxide film of about 500 to 1500 mm and a silicon oxide film having a thickness of 5000 to 6000 mm is provided. And it is good also as what suppressed the influence of stress.
First, the
In the case of wet etching, ABHF which is an etchant is a mixture of acetic acid, 40% ammonium fluoride (NH 4 F) and 50% hydrofluoric acid (HF) in a ratio of 50: 50: 1 (volume ratio). .

In the thin film transistor of this embodiment, the
In the case of dry etching, here, CHF 3 was used and the output was 1000 W. The etching rate was 300 Å / min.
Next, an opening was formed in the anodized
First, the resist is removed, and a resist having a pattern in which only the gate electrode portion is opened is provided.
Next, the substrate is placed on a rotating target inclined at 30 ° from the perpendicular to the ion flight direction, pressure is 1.7 × 10 −4 Torr, argon gas is introduced at 10 sccm, and an anodic oxide aluminum is applied at an acceleration voltage of 600 eV. The
In about 10 minutes, an opening was formed in the anodized
The resist was removed, and contact holes were formed in the anodized
次に、画素電極518をITO(酸化インジューム・スズ)で形成した。
