本発明は原料気化器及び成膜処理装置に係り、特に、原料気化器の構造に関する。

【従来の技術】
近年、半導体デバイスの高集積化に応じてメモリなどに用いられるキャパシタの容量を増大させるために、高い誘電率を有する高誘電率材料を薄膜として成膜する技術が検討されている。一方、不揮発性メモリの一種として強誘電体メモリが注目されている。この強誘電体メモリを形成するには、強誘電体の薄膜を成膜する技術が必要とされる。

通常、薄膜を成膜する方法としては、量産性を有するCVD(化学気相成長)法がもっとも有利であるとされる。そして、上記のキャパシタや強誘電体メモリに必要な薄膜をCVD法で成膜する際の高誘電率材料や強誘電体材料としては、酸化タンタル、チタン酸ジルコン酸鉛(PZT)、チタン酸ジルコン酸ランタン鉛(PLZT)、チタン酸ストロンチウム(STO)、チタン酸バリウム(BTO)、チタン酸バリウム(BST)・ストロンチウム、タンタル酸ビスマス(SBT)・ストロンチウム等の酸化物系誘電体が検討されている。

上記のような高誘電率材料や強誘電体材料の薄膜をCVD法で成膜するには、固体若しくは液体の原料を気化させて原料ガスを調製し、この原料ガスをCVD装置のチャンバー内に他の反応性ガスとともに導入して、所定の温度・圧力の環境下にて分解反応等により基板上に堆積させる。このように高誘電率材料や強誘電体材料の薄膜を形成するための成膜処理装置は、たとえば、以下の特許文献1に記載されている。

上記の原料ガスは、液体材料を原料気化器にて気化させることによって生成される場合がある。原料気化器は、気化容器と、原料を噴霧する噴霧ノズルと、気化容器内にて気化された原料ガスを排出する排出口とを有し、上記気化容器は、ヒータ等によって所定温度に加熱される。噴霧ノズルからはキャリアガスとともに原料が噴霧され、ミストとして気化容器内に放出される。このミストは、気化容器内における飛翔中に一部が気化されるとともに、気化容器の内面に当たることによって加熱され、急激に気化される。このような原料気化器の構造は、たとえば、以下の特許文献2に開示されている。

【発明が解決しようとする課題】
しかしながら、上記従来の成膜処理装置においては、原料ガスの内部にパーティクル(未気化残渣)が混入することによって、成膜不良を招いて成膜の再現性を悪化させるとともに、薄膜の品位を低下させるという問題点がある。これは、原料気化器において、噴霧ノズルから噴霧された原料ミストの気化率が必ずしも十分に高くなく、気化されなかった原料ミストがそのまま原料気化器から排出され、チャンバー内基板上に到達したり、一部気化されないミストが気化容器の内部や排出口下流側の配管内に一旦付着し、これがパーティクルとなって成膜処理装置のチャンバー内にまで到達したりするのが原因と考えられる。成膜の再現性や薄膜の品位は、キャパシタや不揮発性メモリの性能や歩留まりに大きく影響する。

また、噴霧ノズルから噴霧された原料のミストは、気化容器の内面に当たって飛沫として飛散し、その飛沫が直接排出口に到達して排出されてしまう可能性があり、このような飛沫が配管途中などに付着してパーティクルの原因になることもある。

そこで本発明は上記問題点を解決するものであり、その課題は、噴霧ノズルから噴霧されたミストの気化率を高めることにより、パーティクルの発生を低減し、高品位の成膜を行うことのできる原料気化器及びこれを用いた成膜処理装置を提供することにある。また、排出口に直接排出されるミストの飛沫などを低減することにより、パーティクルの発生を低減し、高品位の成膜を行うことのできる原料気化器及び成膜処理装置を提供することにある。

【課題を解決するための手段】
上記課題を解決するために本発明の原料気化器は、成膜処理に用いる原料を気化するための気化容器と、前記原料のミストを前記気化容器内に噴霧する噴霧ノズルと、前記気化容器内の気化された原料ガスが排出される排出口とを有する原料気化器において、前記噴霧ノズルから噴出した前記ミストに対し、前記噴霧方向の斜め前方に向かう吹き付け方向にキャリアガスを吹き付けるガス吹き付け手段を有し、前記ガス吹き付け手段は複数の吹き付けノズルを備え、前記吹き付け方向は、前記噴霧ノズルの噴霧方向と交差する方向に対し、前記噴霧方向の先から見た平面視で前記噴霧ノズルに向かう方向を基準とし、当該方向から共に、前記噴霧方向に平行な軸周りの同じ回転方向にずれた方位に向かうように設定され、これにより前記噴霧ノズルから噴霧された前記ミストは前記吹き付けノズルから吹き付けられる前記キャリアガスによって渦巻くように攪拌され、その結果、前記噴霧方向を軸線とする旋回流が発生するとともに前記噴霧ノズルから噴出した前記ミストが周囲に広げられるように構成されていることを特徴とする。

この発明によれば、噴霧ノズルから噴出したミストに対して、ガス吹き付け手段により噴霧方向と交差する吹き付け方向にキャリアガスが吹き付けられるので、ミストが拡散するとともにミストの飛翔方向も広範囲になるので、ミストの気化率を向上させることができる。また、前記吹き付け方向は、前記噴霧方向の斜め前方に向かう方向であることにより、ミストをいたずらに乱すことなく、ミストの噴霧方向を拡大させることができ、気化率を向上させることができる。特に、ミストを大きく攪乱し過ぎると、ミストが直接排出口から排出されて下流側の配管内における付着量が増大することが考えられるが、噴霧方向の斜め前方に向かう方向にキャリアガスを吹き付けることにより、ミストを穏やかに拡散させることができるので、排出口に直接向かうミストの発生を抑制でき、きわめて効果的である。

さらに、前記ガス吹き付け手段は複数の吹き付けノズルを備え、前記吹き付け方向は、前記噴霧ノズルの噴霧方向と交差する方向に対し、前記噴霧方向の先から見た平面視で前記噴霧ノズルに向かう方向を基準とし、当該方向から共に、前記噴霧方向に平行な軸周りの同じ回転方向にずれた方位に向かうように設定されていることにより、噴霧ノズルから噴霧されたミストは、吹き付けノズルから吹き付けられるキャリアガスによって渦巻くように攪拌され、その結果、噴霧方向を軸線とする旋回流(渦巻流)が発生する。これによって、気化器内部における原料ガスの滞留時間を長くすることが可能になるため、結果としてミストの気化率を高めることができる。また、吹き付けノズルの数を増やさなくても、ミストを噴霧ノズル周りの全方位に亘り広げることができるという利点もある。

本発明においては特に、前記ガス吹き付け手段は前記噴霧ノズルの両側に配置された一対の前記吹き付けノズルよりなり、前記噴霧ノズル及びその噴霧方向並びに前記吹き付けノズルが含まれる平面と直交する方向に排出口が設けられている。これによれば、一対の吹き付けノズルを設けることで原料ミストは吹き付けノズルが設けられている両側に主として大きく広がる傾向にあるから、排出口を噴霧ノズル及びその噴霧方向並びに吹き付けノズルを含む平面と直交する方向に設けることにより、当該排出口が当該平面から離れた位置に配置されることとなるので、パーティクルをさらに低減することができる。

本発明において、前記吹き付けノズルには加熱器を通過して加熱されたキャリアガスが供給されることが好ましい。これによれば、キャリアガスを所定の温度に加熱して吹き付けることにより、キャリアガスを吹き付けられたミストは熱を与えられ、その結果、さらにミストの気化率を向上させることができる。したがって、原料気化器の内部や下流側の配管内に気化しないミストが付着することを低減させることができるので、パーティクルの発生を抑制することができる。

本発明において、前記気化容器の内面のうち前記噴霧ノズルの噴霧方向にある正面領域に円錐状あるいは角錐状の突起からなる表面凹凸構造が設けられていることが好ましい。噴霧方向にある正面領域に表面凹凸構造を設けることにより、噴霧ノズルから噴出したミストが正面領域に到達したとき、表面凹凸構造によりミストの飛散高さ(正面領域の表面からミストの飛沫が跳ね上がる高さ)を低下させることができる。すなわち、従来構造の気化容器であれば、ミストが気化容器の内面に当たって飛散したとき、その飛沫が高く飛散するため、飛散したミスト飛沫の一部が排出口から直接排出されてしまう可能性があったが、本発明においては、ミストが表面凹凸構造に当たることによりその飛散高さが低くなるので、飛散したミストの一部が排出口から直接排出されてしまう可能性を低減することができる。また、上記表面凹凸構造を設けることによって正面領域の表面積を増大させることができるので、ミストに対する熱交換効率を高くすることができ、噴霧ノズルの噴霧範囲を広げた場合と同様の効果、すなわちミストの気化率の向上を図ることもできる。

この場合、上記表面凹凸構造は、傾斜面で構成されることが好ましい。傾斜面で構成された表面凹凸構造とすることによって、跳ね上がり角度を小さくすることができるため、上記飛沫の高さをさらに低減できる。

本発明において、前記噴霧ノズルは、所定の立体角範囲内において分散した方向を指向する複数のノズル口を有することが好ましい。これにより、噴霧ノズルから所定の立体角範囲内において広範囲にミストを噴出させることができるため、ミストを分散させて噴霧することができるから、気化率をさらに向上させることができる。

次に、本発明の成膜処理装置は、成膜処理に用いる原料を供給する原料供給系と、該原料供給系により供給された原料を気化するための上記いずれかに記載の原料気化器と、前記原料気化器の前記排出口から排出された前記原料ガスを導入して成膜処理を行う成膜手段とを有することを特徴とする。上記の原料気化器を用いることにより、成膜手段においてパーティクルを原因とする成膜不良による成膜の再現性の低下や薄膜品位の低下を抑制することができるので、再現性が高く、高品質の薄膜を形成可能な成膜処理を実現することができる。

【発明の実施の形態】
次に、添付図面を参照して本発明に係る原料気化器及び成膜処理装置の実施形態について詳細に説明する。

(成膜処理装置)
最初に、本実施形態に係る原料気化器を用いる成膜処理装置の全体構成について説明する。図8は本実施形態の成膜処理装置100の全体構成を模式的に示す概略構成図である。この成膜処理装置100は、原料供給系110と、原料気化器120と、成膜処理部130と、排気系140とを有する。

原料供給系110は、N2、He、Ar等の不活性ガス等のキャリアガスを供給するキャリアガス供給部111と、原料を供給する原料供給部112,113,114とを有する。原料供給部112,113,114から供給される原料は、原料供給ライン115を通して供給される。また、この原料供給ライン115とは別に、キャリアガス供給部111からキャリアガス供給ライン116を通してキャリアガスが供給される。ここで、上記原料供給ライン115においては、必要に応じて、キャリアガス供給部111から供給されるキャリアガスとともに原料が供給される。

原料供給系110によって供給される原料は通常、室温で固体又は液体であり、原料が室温で固体である場合には適宜の有機溶媒(たとえば酢酸ブチル)を加えることなどによって液状原料として供給される。

原料気化器120は、気化容器121と、噴霧ノズル122と、排出口123とを有する。気化容器121は後に詳述するように内面が所定温度となるように加熱される。噴霧ノズル122は、上記原料供給ライン115から原料の供給を受け、所定の圧力で原料を噴霧する。通常、原料供給ライン115に供給されたキャリアガスの圧力によって噴霧ノズル122において原料がミスト化され、気化容器121の内部に噴出される。気化容器121の内部に噴出されたミストは、その飛翔中に一部気化するとともに、気化容器121の内面に当たって加熱され、急速に気化し、原料ガスとなる。上記のように生成された原料ガスは、排出口123から排出され、成膜処理部130の原料ガス供給ライン131に導入される。

成膜処理部130は、上記の原料ガス供給ライン131と、この原料ガス供給ライン131に接続された成膜処理容器132と、原料ガス供給ライン131により送られた原料ガスを成膜処理容器132の内部に均一に導入するシャワーヘッド133と、このシャワーヘッド133に対向配置され、ウエハホルダ等で構成される基板支持部134とを有する。基板支持部134上には基板(ウエハ)Wが保持固定される。また、上記の原料ガスと反応させるべき処理ガス(例えば酸素ガス、ハロゲン系ガスなど)が必要である場合には、成膜処理容器132内に上記処理ガスを導入する処理ガス供給系135が設けられる。また、通常、成膜処理容器132内に供給されたガスの分解反応や合成反応を発生させたり促進させたりするために、加熱を行う加熱手段や紫外線等を照射する光照射手段などが設けられる。

成膜処理部130の成膜処理容器132は排気系140に接続されている。この排気系140は、排気ライン141と、排気ライン141に排出された固形分などを捕捉する排気トラップ142と、その先に接続された排気ポンプ(真空ポンプ)143とを有する。

本発明の好適な製造対象となる薄膜素材としては、上述の酸化物系誘電体が挙げられるがその代表例としてPZTについて述べると、その一般式はPb(Zr,Ti)O3である。また、このPZTにおけるPbの一部がLa、Nb、Caなどで置換されたものもあり、これらも広義にはPZT系材料と呼ばれる。

このPZTを製造する場合の原料としては、((CH3)3CCO)2CH−を「thd」で表すと、Pb原料としては、Pb(C2H5)4、Pb(thd)2、(C2H5)3PbOCH2C(CH3)3、Pb(C2H5)3(t−OC4H9)、Pb(CH3)4、PbCl4、Pb(n−C3H7)4、Pb(i−C3H7)4、Pb(C6H5)4、PbCl2などが挙げられる。また、Zr原料としては、Zr(i−OC3H7)2(thd)2、Zr(i−OC3H7)(thd)3、Zr(t−OC4H9)4、Zr(i−OC3H7)4、Zr(thd)4、ZrCl4、Zr(C5H5)2Cl2、Zr(OCH3)4、Zr(OC2H5)4、Zr(C2H6O2)4などが挙げられる。さらに、Ti原料としては、Ti(i−OC3H7)4、Ti(thd)2(i−OC3H7)2、Ti(OC2H5)4、Ti(OCH3)4、Ti(OCH9)4、Ti(C5H11)4などを挙げることができる。これらの原料は上記原料気化器120において気化されて原料ガスとなり、酸素などの処理ガスと基板W上において反応し、PZT薄膜が生成される。

[原料気化器]
次に、上記成膜処理装置100に適用可能な本発明に係る原料気化器120について、図1乃至図7を参照して詳細に説明する。図1は、原料気化器120の基本構成を模式的に示す概略構成図である。この原料気化器120は、気化容器121の一部を貫通するように噴霧ノズル122が設けられている。気化容器121の外側には複数のヒータ124が配設され、これらのヒータ124は断熱材125に覆われている。これらのヒータ124は、温度制御手段129によって制御される。温度制御手段129は、温度制御回路129Aと、気化容器121の壁面の温度を測定し、その検出温度を温度制御回路129Aに出力する熱
電対等の温度センサ129Bとを備えている。温度センサ129Bの測定点は、噴霧ノズル122によるミストの噴霧方向122a側に配置された内面(後述する正面領域)を有する壁面に配置されていることが好ましい。温度制御手段129による気化容器121の加熱温度は、一般には、噴霧ノズル122により噴霧されたミストの気化温度以上で、ミストを構成する原料の分解温度未満であり、原料によって異なり適宜に調節される。例えば、典型的な温度範囲としては約180〜260℃である。

気化容器121は、図示例では箱型形状を有するが、円筒形状、球形状などの種々の形状に構成できる。気化容器121の内面は、たとえばステンレス鋼やアルミニウムなどで構成できる。内面は電解研磨法などによって平滑(たとえば鏡面状)に構成されていることが好ましい。排出口123は、基本的に、気化容器121のうち噴霧方向122aとほぼ直交する方向の側の内面部位において開口している。ただし、図1に示す容器形状は排出口123の配置をも含めて模式的に示しているものに過ぎず、実際の装置構造を正確に反映しているものではない。

噴霧ノズル122は、気化容器121に対して適宜の断熱手段により断熱されていることが好ましい。また、噴霧ノズル122が強制冷却手段126(たとえば、冷媒による冷却、熱電効果を用いた電子冷却など)により冷却されることが望ましい。これは、噴霧ノズル122が上記のように加熱された気化容器121からの熱伝導によって加熱されると、ノズル内部を通過する原料ガスの一部が分解してしまったり、多量体が形成されてしまったりする恐れがあるからである。このような原料の熱分解や多量体の生成もパーティクルの発生原因になる。

この原料気化器120には、上記噴霧ノズル122の傍らに、キャリアガス吹き付け手段である吹き付けノズル127が設けられている。この吹き付けノズル127は、噴霧ノズル122の周囲において複数分散した位置に設けられていることが好ましい。吹き付けノズル127は、キャリアガスを図示の吹き付け方向127aに向けて吹き付けるように構成されている。この吹き付け方向127aは、基本的には、上記の噴霧方向122aと交差する方向であればよいが、特に、図示のように、噴霧方向122aに対して斜め前方に向いた方向であることが好ましい。より具体的には、吹き付け方向127aは、噴霧方向122aに対して約10〜30度の範囲内の交差角を有する方向であることが望ましい。この範囲を下回るとキャリアガスの吹き付け効果が小さくなるとともに、逆に上記範囲を上回ると、噴霧されたミストが攪乱され過ぎ、ミストが直接排出口123から排出される可能性が増大する。

図9は、上記噴霧ノズル122及び吹き付けノズル127を噴霧方向122aの先にある気化器内面側から見た様子を示す説明図である。この基本構成では、一対の吹き付けノズル127は噴霧ノズル122の左右両側にあり、それらの吹き付け方向127aは、共に噴霧ノズル122及びその噴霧方向122a並びに吹き付けノズル127が含まれる平面上の方向であって噴霧ノズル122側に斜めに向かう方向となっている。この場合、噴霧ノズル122から噴霧される原料ミストは主として図示左右両側に広がるので、噴霧ノズル122及びその噴霧方向122a並びに吹き付けノズル127を含む平面上から離れた位置(図示例では上記平面と直交する方向にある内面部位)に排出口123を形成することが好ましい。

図10は、上記基本構成とは異なる実施形態の構成態様を、図9と同じ視線方向から見た状態を示す説明図である。この場合、吹き付けノズル127′の吹き付け方向127a′は、噴霧ノズル122に向かう方向を基準とし、当該方向から共に、噴霧方向122a(図1参照)に平行な軸周りの同じ回転方向に(図示例は反時計周り)にずれた方位に向かうように設定されている。これによって、噴霧ノズル122から噴霧されたミストは、吹き付けノズル127′から吹き付けられるキャリアガスによって渦巻くように攪拌され、その結果、噴霧方向122aを軸線とする旋回流(渦巻流)が発生する。図示例では、図示時計回りの気流及びミストの流れが形成される。これによって、気化器内部における原料ガスの滞留時間を長くすることが可能になるため、結果としてミストの気化率を高めることができる。また、上記実施形態では図9に示すように主として図示左右方向にミストが広がるが、この場合には、吹き付けノズルの数を増やさなくても、ミストを噴霧ノズル周りの全方位に亘り広げることができるという利点もある。ただし、この例では、吹き付けノズル127′が噴霧ノズル122の図示左右両側にしか配置されていないため、原料ミストは図示上下方向よりも図示左右方向へより大きく広がる傾向にあるから、排出口123を、噴霧ノズル122及びその噴霧方向122a並びに吹き付けノズル127′を含む平面から離れた位置に配置することが好ましい点は、上記基本構成と同じである。

また、この場合においても、噴霧ノズル122の周囲に3以上の吹き付けノズル127′を分散配置し、いずれの吹き付けノズルも、その吹き付け方向が全て噴霧ノズル122側に向かう方向を基準として当該方向から噴霧方向と平行な軸周りに同じ回転方向(時計周り若しくは反時計周り)にずれた方位へ斜めに向かう方向となるように構成することができる。

上記の吹き付けノズル127には、上記の原料供給系110から供給されるキャリアガスを加熱する加熱器128を通過したキャリアガスが供給される。加熱器128によるキャリアガスの加熱温度は、気化容器121内に吹き付けられるキャリアガスの流量にも依存するが、一般的には気化容器の加熱温度と同じ程度か、それ以下の温度である。キャリアガスの加熱温度は、上記気化容器の場合と同様に原料によって異なるが、典型的には80〜260℃である。

本実施形態の原料気化器120では、吹き付けノズル127から吹き付けられるキャリアガスの流量は、噴霧ノズル122から噴霧される原料(原料とキャリアガスの総量)の約0.2〜2倍の範囲内であることが好ましい。この範囲を下回ると後述する吹き付け効果が得られにくくなり、逆に範囲を上回ると噴霧ノズル122から噴霧されたミストの擾乱度合が過大となり、ミストが気化されずにそのまま排出口123から排出されてしまう可能性が増大する。ここで、噴霧ノズル122の一般的な流量は200〜400SCCM(標準cc/min、標準状態は1 atm(1,013hPa)、0 ℃)、2重管構造の場合には、内管が170〜300SCCM程度、外管が30〜100SCCM程度である。なお、本実施形態においては、吹き付けノズル127からのキャリアガスによりミストは十分攪乱されるので、噴霧ノズルは単管構造であってもよい。

吹き付けノズル127から吹き付けられたキャリアガスは噴霧ノズル122から噴霧されたミストに当たり、ミストを撹乱し、分散させるので、ミストの飛翔中における気化を促進する効果を有する。また、吹き付けられたキャリアガスは、ミストの飛翔方向をも分散させる。したがって、ミストは気化容器121の内面上のより広範囲の領域に分散して当たるので、気化容器121の内面上における気化も促進される。
