【0001】
以下、上記の半導体IC用フィルムキャリアテープをTAB(Tape Automated Bonding)テープと称す。
【0002】

BACKGROUND OF THE INVENTION
The present invention relates to an apparatus for performing a series of processing for making an opening hole in a tape and inspecting the opening hole in a manufacturing process of a film carrier tape for a semiconductor IC such as an LCD driver or an ASIC memory. Hereinafter, the film carrier tape for semiconductor IC is referred to as a TAB (Tape Automated Bonding) tape.
[0002]
[Prior art]
The TAB tape is a film carrier tape for mounting a semiconductor IC, LSI or the like on a substrate, and is formed by wiring a conductive material such as copper on the surface of an insulating film such as a polyimide film.
In recent years, the TAB tape has been provided with wiring on both sides thereof, and the wirings on both sides thereof may be connected by opening holes such as through holes.
[0003]
In addition, T-BGA (Tape-Ball Grid Array) tape, which is a type of TAB tape, is arranged in an array without using OLB (Outer Lead Bonding) like conventional TAB tape for connection to a printed circuit board. A solder ball connection is used. As a solder ball mounting method, a hole corresponding to the number of solder balls is opened in a solder resist (cover resist) film for insulating and protecting a conductive pattern such as a copper foil on a base film tape, and a solder ball is placed in the hole. The installation method has become mainstream.
[0004]
In order to process these opening holes, a hole pattern is formed in a necessary portion by a photo-etching method using a photosensitive resin such as an epoxy resin, but there are disadvantages such as a complicated process. On the other hand, a method of forming an opening in the base film tape itself using a mold has been studied, and a reduction in cost is expected by simplifying the process.
[0005]
When forming an opening hole in a base film tape using a mold, a sheet-like adhesive (epoxy resin, etc.) is laminated on one side of a resin film tape such as polyimide as a starting material, and further PET (polyethylene terephthalate) ) Use a base film protected with film. Holes for through holes and solder balls are opened in the base film tape by punching using a mold. The hole size is 50 to 800 μmφ, and several tens to several hundreds of these holes are arranged per unit (one piece) of the base film tape. Depending on the product, several pieces may be arranged in the width direction of the tape.
[0006]
One unit in this case is one unit including the case of one piece.
FIG. 2 shows a configuration diagram of a conventional TAB tape punching apparatus that uses a mold and forms an opening hole in a base film tape.
The
[0007]
Opening holes processed by these punching devices do not open due to pin breakage or pin deterioration of the mold, or the area of the hole is reduced due to the generation of burrs, and the protective film remains inside the hole. It may cause defects such as
Such an opening failure causes a connection failure and the like, and a pin once deteriorated has a high probability of causing a failure in continuous processing of the base film tape.
[0008]
Accordingly, it is necessary to accurately inspect all of these opening holes and to promptly feed back to the punching process when defects exceeding a certain limit occur.
Conventionally, this inspection has relied solely on visual inspection, but in recent years, automatic inspection apparatuses have been developed due to the development of CCD cameras and image processing techniques for images captured by the cameras. FIG. 3 shows a configuration diagram of the TAB tape inspection apparatus.
[0009]
The
[0010]
[Problems to be solved by the invention]
As described above, since the TAB tape transport method is fundamentally different between the TAB tape punching device and the TAB tape inspection device, it cannot be continuous. For this reason, the TAB tape that has been punched has been wound up on a reel again, the TAB tape that has been wound up is rewound again, the inspection is performed, and the TAB tape is wound up again.
[0011]
Therefore, it is a big problem that man-hours are required and feedback of inspection results to punching is delayed.
An object of the present invention is to provide a punching machine with an inspection function for a TAB tape in which two apparatuses having different transport methods are connected.
[0012]
[Means for Solving the Problems]
The present invention includes at least a rewinding reel for rewinding the TAB tape, a punching device for performing tact conveyance of the rewinded TAB tape and sequentially punching, a slack portion of the TAB tape having a pinch roll on the winding side, and a pinch TAB tape is continuously conveyed on the roll exit side, the punched surface is continuously inspected, the take-up reel for winding the TAB tape after inspection, and the height position of the slack portion is detected. A punching machine with an inspection function for a TAB tape having a slack portion position detection sensor and configured to control a conveying speed that is continuously conveyed to a constant TAB tape in an inspection apparatus according to a height position of the slack portion , The position of the bottom end of the slack portion is detected by the slack portion position detection sensor, and based on the detected position information, As the bottom end position of the slack portion becomes lower, the transport speed is adjusted so that the transport speed of the TAB tape continuously transported on the pinch roll exit side is increased so as not to sag. The above-mentioned problems have been solved by a punching machine with an inspection function for TAB tape .
[0014]
DETAILED DESCRIPTION OF THE INVENTION
The configuration of the punching machine with a TAB tape inspection function of the present invention is shown in FIG.
The
[0015]
The
Thus, by providing the slack portion 6, it becomes possible to integrate two devices that could not be made continuous in the past, and can carry them continuously.
[0016]
Here, the degree of slackness of the slack portion 6 may be monitored by a visual method, but may be automatically monitored by providing a slack portion position detection sensor 7 as necessary. The slack portion position detection sensor 7 may be constituted by an optical line sensor or a plurality of photoelectric sensors. The slack portion position detection sensor 7 detects the position of the bottom end of the slack portion 6 and adjusts the transport speed in the inspection apparatus based on the detected position information. That is, the control is performed so that the transport speed is increased as the lowermost position of the slack portion is lowered, and the slack portion is not slackened.
[0017]
In addition, the slack portion may be provided in the nearest position of the
[0018]
【The invention's effect】
According to the present invention, it is possible to integrate a punching device for processing a TAB tape and an inspection device, thereby realizing a reduction in man-hours. In addition, the punching inspection result can be fed back almost in real time, and the production yield of the TAB tape can be improved.
[0019]
With the above effects, the production cost of the TAB tape can be greatly reduced, and the TAB tape can be provided at a lower cost.
