【発明の属する技術分野】
本発明は、半導体基板、液晶表示装置用ガラス基板、フォトマスク用ガラス基板、光ディスク用基板等(以下、「基板」と称する)に対して、プロセスガスを使用してドライ処理を実施する基板処理装置に関するもので、特に、基板や処理室内部への汚染物の付着を防止しつつ、プロセスガスの使用量を低減するための改良に関する。

【従来の技術】
半導体や液晶ディスプレイなどの製品は、基板に対して、フッ酸、純水等(以下、「処理液」とも呼ぶ)によるウェット処理や、プラズマ化された窒素ガス、オゾンガス(以下、「処理ガス」とも呼ぶ)によるドライ処理を種々施すことにより製造される。これら基板処理のうち処理ガスによるドライ処理としては、基板にプラズマ化されたプロセスガス(以下、気体をプラズマ化したものを「プラズマガス」と総称する)を供給し、基板に付着した有機物を除去する処理が知られている。

図8は、基板Wにプラズマガスを吐出して基板Wに付着した有機物(例えば、レジスト残渣)を除去する従来の基板処理装置500の正面図である。基板処理装置500の処理室510内に配置される吐出ノズル520は、プロセスガス供給源521から供給されるプロセスガス(例えば、窒素ガス、ヘリウムガス、アルゴンガス等の不活性ガス)を、吐出ノズル520内に設けられた2つの電極560に電位差を印加することによってプラズマ化し、そのプラズマ化されたプロセスガスを基板Wに供給するノズルである。

基板処理装置500では、以下の手順により基板W上に付着した有機物の除去が行われる。まず、(1)バルブ522が開放されてプロセスガス供給源521から吐出ノズル520に供給されるプロセスガスが、電極560によってプラズマ化される。続いて、(2)プラズマ化されたプロセスガス(プラズマガス)が吐出ノズル520から基板Wに向かってガス流FL5として供給されつつ、処理室510内において搬送ローラ515によって基板Wを略水平の搬送路(パスライン)に沿ってX軸プラス方向に移動させることにより、基板W上に付着した有機物が除去される。そして、基板W全体において除去処理が終了すると、(3)バルブ522が閉鎖され、吐出ノズル520からのプラズマガスの吐出が停止されて除去処理が終了する。

しかし、以上で説明した有機物の除去処理では、処理液によって基板処理を施すウェット処理と比較して、処理室510内の雰囲気に含まれるパーティクルや、除去処理によって生じる反応生成物等の汚染物が、処理室510の内壁、処理室510内の部材、基板W等に付着し易いため、有機物除去の処理能力が低下するといった問題がある。

特に、吐出ノズル520の内部に設けられた電極560のように帯電しやすい部材では、汚染物を吸着しやすく、プロセスガス供給源521から吐出ノズル520に供給されるプロセスガスをプラズマ化する処理を良好に行うことができない場合がある。このような場合、吐出ノズル520から基板Wに対して十分なプラズマガスを供給することができないため、有機物の除去処理能力が低下してしまう。

この問題を解決するため、吐出ノズル520から処理室510内の雰囲気に対して、常時、プロセスガスを吐出することにより、処理室510内や基板Wに汚染物が付着することを防止する手法が提案されている。

【発明が解決しようとする課題】
しかしながら、当該手法では、プラズマ化するプロセスガスとして高価な不活性ガスを使用しているため、プロセスガスを処理室510に常時供給すると、プロセスガスの使用量が増加し、その結果、基板処理コストが増加するといった問題がある。

そして、このような問題は、プラズマガスを使用して基板に付着した有機物を除去する処理に限られず、他のドライ処理にも生じる問題である。

そこで、本発明では、基板に対してプロセスガスを使用してドライ処理を実施する場合において、基板や処理室内部への汚染物の付着を防止しつつ、プロセスガスの使用量を低減することができる基板処理装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決すべく、請求項1に記載の発明は、基板処理装置であって、処理室と、プロセスガスとドライエアーとを切替えてガス供給管に供給する切替え手段と、前記処理室内に配置され、前記ガス供給管と連通接続されており、前記プロセスガスと前記ドライエアーとを選択的に前記処理室内に吐出する吐出ノズルを有する吐出手段と、前記吐出手段内のガス流路部に配置され、前記プロセスガスを活性化する活性化手段と、前記処理室内の雰囲気を外部に排気する排気手段と、前記処理室内において前記基板と前記吐出ノズルとを相対的に移動させる移動手段と、を備え、前記切替え手段によって、前記移動手段により基板が前記ノズルの近傍位置に相対移動したときには、前記活性化手段により活性化されたプロセスガスを前記吐出ノズルから吐出し、前記移動手段により基板が前記吐出ノズルの近傍位置から離れた位置に相対移動したときには、前記吐出ノズルからドライエアーを吐出することを特徴とする。

【発明の実施の形態】
以下、図面を参照しつつ本発明の実施の形態について詳細に説明する。

<1.第1実施形態>
<1−1.第1実施形態における基板処理装置の構成>
図1は、本発明の第1実施形態における基板処理装置1と、ウェット処理を行う基板処理装置800との位置関係を示す図である。なお、図1および以降の各図にはそれらの方向関係を明確にするため、必要に応じてZ軸方向を鉛直方向とし、XY平面を水平平面とするXYZ直交座標系を付している。

図1に示すように、本実施形態における基板処理装置1は、後述するようにプラズマ化されることによって活性化されたプロセスガスを角型基板Wに対して供給することにより、基板W上に付着したレジスト残渣等の有機物を除去するドライ処理装置である。また、基板処理装置800は、基板Wに純水等の処理液を供給して洗浄するウェット処理装置である。

図1に示すように、基板処理装置1は、ウェット処理を行う基板処理装置800の前後に配置される。そして、搬送ローラ15によって基板Wを搬送路(パスライン)PLに沿って矢印AR1方向に移動させつつ、移動方向AR1に対して上流側の基板処理装置(ドライ処理装置)1、基板処理装置(ウェット処理装置)800、下流側の基板処理装置(ドライ処理装置)1の順に基板処理が施されて基板Wの処理が進行する。

上述のように、基板処理装置1は、基板処理装置800の上流側と下流側にそれぞれ配置されているが、基板Wの有機物の付着状況に応じ、上流側のみに配置してもよいし、また、下流側のみに配置してもよい。例えば、基板処理装置800において純水による洗浄処理を行う際に、基板W上に付着した疎水性の有機物の影響により洗浄処理によって基板W上に付着したパーティクル等の汚染物を除去できない場合は、基板処理装置800の上流側に基板処理装置1を配置する。また、汚染物が基板W上に付着しているためプラズマガスが基板W上に付着した有機物まで到達せず除去処理ができない場合は、基板処理装置800の下流側に基板処理装置1を配置する。

次に、基板処理装置1のハードウェア構成について説明する。図2は、基板処理装置1を模式的に示す正面図である。また、図3は、基板処理装置1を模式的に示す上面図である。第1実施形態における基板処理装置1は、角型基板Wを移動させつつ吐出ノズル20から基板Wにプラズマ化されて活性化されたプロセスガス(プラズマガス)を吐出し、基板Wに付着した有機物等の汚染物を除去する装置である。図2に示すように、基板処理装置1は、主として処理室10、吐出ノズル20および搬送ローラ15から構成されている。

処理室10は、その内部に吐出ノズル20、搬送ローラ15等を収容する筐体である。図2に示すように、X軸と垂直に交わる処理室10の側面部には、それぞれ開口部12a、12bが設けられている。基板Wは、搬送ローラ15によって、開口部12aから処理室10の内部に搬入され、搬送ローラ15によって移動されつつプラズマガスによる基板処理が実施される。そして、基板処理終了後、開口部12bから処理室10外部に搬出される。このように、搬送ローラ15によって基板Wを略水平の搬送路PLに沿って矢印AR1方向に搬送移動させつつ基板Wにプラズマガスを供給することにより基板処理が行われる。

搬送ローラ15は、図2および図3に示すように、Y軸と垂直な方向に配置された3個のローラを1組とするローラ群を、X軸方向に複数配設して構成されている。各ローラは、図示しない駆動モータに接続されており、Y軸に平行な軸を回転軸として回転する。そのため、搬送ローラ15は、その上に載せられた基板WをY軸の正方向または負方向に直線的に移動することができる。

センサ16は、搬送ローラ15上を搬送される基板Wの位置を検出するのに使用される非接触式センサであり、吐出ノズル20の直下近傍の搬送ローラ15付近に配設される。各センサ16a、16bは、その直上に基板Wが搬送されると、「OFF」状態から「ON」状態に移行する。したがって、2つのセンサ16aおよび16bの「ON」、「OFF」状態を調べることにより、吐出ノズル20の下方における基板Wの位置(例えば、矢印AR1方向に対して基板Wの先端が吐出ノズル20の直下近傍の位置に進入したかどうか等)を検出することができる。

処理室10の下部には、図2に示すように、配管45bを介して排気ポンプ41が連通接続されている。そのため、処理室10内の雰囲気は、排気ポンプ41によって排気され、配管45aを介して基板処理装置1外の排気ドレイン40に排気される。

吐出ノズル20は、図2および図3に示すように、処理室10内部において基板Wの搬送路PLの上方に固定して設けられたノズルであり、配管25(25a〜25d)、フィルタ23およびバルブ22を介してプロセスガス供給源21と、また、配管25d、配管35(35a〜35c)、フィルタ33およびバルブ32を介してドライエアー供給源31と、それぞれ連通接続されている。したがって、バルブ22を開放し、バルブ32を閉鎖することにより、吐出ノズル20には、フィルタ23によってパーティクルが除去されたプロセスガスが供給される。また、バルブ32を開放し、バルブ22を閉鎖することにより、吐出ノズル20には、フィルタ33によってパーティクルが除去されたドライエアー(乾燥した空気)が供給される。

このように、バルブ22およびバルブ32の開閉状態を調整することにより、吐出ノズル20に対して、プロセスガスとドライエアーを選択的に切替えて供給することができる。すなわち、基板Wに付着した有機物を除去する際には、バルブ22が開放され、バルブ32が閉鎖されることにより、プロセスガス供給源21から吐出ノズル20に対してプロセスガスが供給される。一方、有機物の除去処理を行わない場合には、バルブ32が開放され、バルブ22が閉鎖されることにより、ドライエアー供給源31から吐出ノズル20に対してドライエアーが供給される。

ここで、プロセスガスとは、基板処理が行われる環境において化学的に安定なガスのことであり、窒素ガス、アルゴンガス、ヘリウムガス等の不活性ガスが使用される。但し、基板処理装置1のランニングコストを考慮に入れると、アルゴンガスやヘリウムガスと比較して安価な窒素ガスをプロセスガスとして使用することが好ましい。

また、図4(a)に示すように、吐出ノズル20の流路管65には、2つの金属製の部材によって構成される電極60(60a、60b)が配設されている。有機物の除去処理を行う際には、電極60aと電極60bとに電位差Vを与えるとともに、プロセスガス供給源21から吐出ノズル20の流路管65にプロセスガスが供給されてプロセスガスがプラズマ化されることにより、吐出ノズル20の吐出口61から基板Wに向かって、プラズマ化されたプロセスガス(プラズマガス)が吐出され、ガス流FL1が形成される(図4(a)、(b))。そのため、基板Wに対してプラズマガスが供給され、基板Wに付着した有機物の除去処理が行われるとともに、ガス流FL1によって基板W上に汚染物が付着することを防止することができる。

一方、有機物の除去処理を行わない場合、電極60aと電極60bとの電位差Vを「0」とし、バルブ22が閉鎖されることにより、プラズマガスの吐出が停止されるとともに、バルブ32が開放されてドライエアーの吐出が開始する。また、処理室10内の雰囲気は、排気ポンプ41によって排気される。そのため、吐出ノズル20の吐出口61から基板Wの搬送路PL(図2参照)を介し、処理室10下部に向かってドライエアーが吐出されてガス流FL1が形成され(図4(a)、(b))、処理室10内に汚染物が付着することを防止することができる。また、本実施形態の基板処理装置1は、ドライエアーを使用することにより汚染物が処理室10内に付着することを防止しているため、高価なプロセスガスを常時使用している従来の基板処理装置500と比較して基板処理のコストを低減することができる。

ところで、前述したように、2つの電極60は、金属製の部材により構成されており、電位差Vを「0」としても電極60は帯電した状態となる。そのため、流路管65にプロセスガスやドライエアー等のガスが供給されないと、電極60の表面に処理室10内の雰囲気に含まれるパーティクルや除去処理によって生じる反応生成物等の汚染物が吸着してしまい、その結果、再度、2つの電極60に電位差Vを印加してプロセスガスをプラズマ化する際のプラズマ化効率が低下し、有機物の除去率が低下することとなる。

しかし、本実施形態の基板処理装置1では、有機物の除去処理を行わない場合、バルブ22を閉鎖してバルブ32を開放することにより、プロセスガスの供給を停止し、ドライエアー供給源31から流路管65に安価なドライエアー(乾燥した空気)を供給することができる。そのため、処理室10内に配置された部材であって、特に、電極60のような帯電した部材に汚染物が付着することを効果的に防止することができる。

フィルタユニット11は、処理室10の上部に配置されており、主としてファン部11aおよびフィルタ部11bとから構成されている。フィルタユニット11は、ファン部11aのファン(図示省略)を回転させることによって、基板処理装置1が配置されるクリーンルーム内から取り込まれた空気を、ファン部11aの下部に配置されたフィルタ部11bを介して処理室10内部に供給するユニットである。そのため、フィルタ部11bを介することにより、当該空気に含まれるパーティクル等の汚染物が除去され、清浄化された空気を処理室10内に供給することができる。なお、本実施形態においてフィルタ部11bは、HEPAフィルタによって構成されているが、パーティクル等の汚染物を除去可能ならば他のフィルタを使用してもよい。

このように、処理室10の上部からフィルタユニット11を介して供給される清浄化された空気や、吐出ノズル20から吐出されるプラズマガスおよびドライエアーは、処理室10の下部に接続された排気ポンプ41によって排気ドレイン40に排出されるため、処理室10内部の雰囲気には清浄な下向きの空気流FL2が形成される。その結果、基板Wや処理室10内部に汚染物が付着することをさらに防止することができる。

制御ユニット50は、図2に示すように、プログラムや変数等を格納するメモリ52と、メモリ52に格納されたプログラムに従った制御を実行するCPU51とを備えている。CPU51は、メモリ52に格納されているプログラムに従って、搬送ローラ15による基板Wの移動制御、各バルブの開閉制御、電極60の電位差制御および排気ポンプ41の排気制御等を所定のタイミングで行う。

<1−2.基板処理シーケンス>
ここでは、本実施形態の基板処理装置1を使用して、基板Wに付着した有機物を除去するシーケンスについて説明する。図5は、本実施形態における基板処理を説明するためのタイムチャートである。なお、以下の除去処理シーケンス中において、処理室10内には、常にフィルタユニット11によって清浄化された空気が供給され、排気ポンプ41によって処理室10内の雰囲気が排気されている。そのため、処理室10内には、常に、清浄化された空気流が形成されている。また、搬送ローラ15の各ローラは回転し続けているため、基板Wは矢印AR1方向に移動し続ける。

基板Wの先端部が吐出ノズル20の直下近傍に到達していない段階(時刻t0より前)において、センサ16a、16bはいずれも「OFF」状態である。また、バルブ22が閉鎖され、バルブ32が開放されていることにより、吐出ノズル20からドライエアーが吐出され、吐出ノズル20内の電極60に汚染物が付着するのを防止している。

基板Wの先端部が吐出ノズル20の直下近傍に到達し、センサ16aが「OFF」から「ON」状態に遷移する時刻t0において、バルブ32が閉鎖されてドライエアー供給源31から吐出ノズル20へのドライエアーの供給が停止されるとともに、バルブ22が開放されプロセスガスが、プロセスガス供給源21から吐出ノズル20に供給される。また、時刻t0において、吐出ノズル20内の電極60aと電極60bとの間に電位差が印加される。そのため、吐出ノズル20に供給されるプロセスガスはプラズマ化され、吐出ノズル20から下方に向かってプラズマガスが吐出される。そして、基板Wの先端部が搬送ローラ15によって吐出ノズル20の直下に到達する時刻t1において基板処理が開始される。

続いて、時刻t2において、基板Wの先端部がセンサ16bに到達してセンサ16bが「OFF」状態から「ON」状態に遷移しても、また、時刻t3において、基板Wの後端部がセンサ16aに到達してセンサ16aが「ON」状態から「OFF」状態に遷移しても、吐出ノズル20から基板Wに対してプラズマガスが吐出し続けるため、除去処理が継続される。

時刻t4において、基板Wの後端部が、吐出ノズル20直下から遠ざり、さらに、センサ16bが「ON」状態から「OFF」状態に遷移する時刻t5において、バルブ22が閉鎖され、2つの電極60間の電位差がV0から「0」に遷移することにより、吐出ノズル20からのプラズマガスの吐出が停止されて除去処理が終了する。また、時刻t5において、バルブ32が開放され、再度、吐出ノズル20からドライエアーが吐出されるため、処理室10内、特に、吐出ノズル20内の帯電した電極60に汚染物が付着することを防止することができる。

その後、基板Wは、搬送ローラ15によって開口部12bから処理室10の外部に搬出され、基板処理装置800に搬送される。そして、基板Wに対して引き続き洗浄処理が施される。

<1−3.第1実施形態の基板処理装置の利点>
以上の第1実施形態の基板処理装置1において、有機物の除去処理を行う際には、(1)2つの電極60間に電位差を印加するとともに、バルブ32を閉鎖し、バルブ22を開放し、プロセスガス供給源21から吐出ノズル20にプロセスガスを供給することにより、吐出ノズル20内に配設された電極60によってプロセスガスをプラズマ化し、吐出ノズル20から基板Wに対してプラズマガスを吐出することができ、プラズマガスのガス流FL1によって基板Wに汚染物が付着することを防止することができる。また、有機物の除去処理を行わない場合には、(2)2つの電極60間の電位差Vを「0」にするとともに、バルブ22を閉鎖し、バルブ32を開放し、ドライエアー供給源31から吐出ノズル20にドライエアーを供給することにより、処理室10内や帯電した電極60に汚染物が付着することを防止することができる。

このように、第1実施形態の基板処理装置1は、吐出ノズル20に対して、プロセスガスとドライエアーとを選択的に供給するができるため、有機物の除去処理を行わない期間において、安価なドライエアーを吐出ノズル20に供給することにより、従来の基板処理装置と比較して基板処理のコストを増加させることなく処理室10内やや電極60に汚染物が付着することを防止することができる。

また、基板処理装置1が配置されているクリーンルーム内から取りこまれた空気は、例えばHEPAフィルタにより構成されるフィルタユニット11のフィルタ部11bを介して処理室10内の雰囲気に供給される。そして、処理室10内の雰囲気は排気ポンプ41によって排気ドレイン40に排気される。そのため、処理室10内や基板Wにパーティクル等の汚染物が付着することを防止することができる。

次に、第2実施形態について説明する。この第2実施形態における基板処理装置100のハードウェア構成は、第1実施形態と比較して、後述するように、
(1)電極160の配設位置が相違すること、

を除いては、第1実施形態と同様である。そこで、以下ではこの相違点を中心に説明する。なお、以下の説明において、第1実施形態の基板処理装置における構成要素と同様な構成要素については同一符号を付している。これら同一符号の構成要素は、第1実施形態において説明済みであるため、本実施形態では説明を省略する。

<2−1.第2実施形態における基板処理装置の構成>
図6は、本発明の第2実施形態における基板処理装置100を模式的に示す正面図である。また、図7は、第2実施形態における基板処理装置100を模式的に示す側面図である。本実施形態における基板処理装置100は、後述するように基板Wと電極160aとの間にプロセスガスを供給し、続いて、基板W付近に配置された2つの電極160を使用して基板W付近のプロセスガスをプラズマ化し、そのプラズマ化されることによって活性化されたプロセスガス(プラズマガス)により、基板W上に付着したレジスト残渣等の有機物を除去するドライ処理装置である。
