【発明の属する技術分野】
この発明は、基板に当接する基板当接部材を洗浄するための洗浄機構およびこれを備える基板端縁洗浄装置に関する。

【従来の技術】
液晶表示装置や半導体装置の製造工程においては、基板の表面にフォトレジスト液、感光性ポリイミド樹脂、カラーフィルタ用染色剤などのような薬液を塗布して、基板の表面に薄膜を形成する薄膜形成工程が含まれている。薄膜の形成を要するのは、基板の縁部領域を除く有効領域内のみであるが、上記の薄膜形成工程では、有効領域外の縁部領域にまで薬液が拡がり、この縁部領域にいわゆる不要薄膜が形成される。このような不要薄膜は、基板搬送時や基板処理時において、たとえば、基板保持ハンドなどの各種の処理機材に擦れて剥離することにより発塵源となる。そこで、基板縁部の不要薄膜は、薬液塗布後に洗浄除去されるのが一般的である。

不要薄膜を除去するために、基板の端縁部を洗浄するための基板端縁洗浄装置が用いられる。液晶表示装置用ガラス基板のような角型基板に適用される基板端縁洗浄装置は、基板の4辺にそれぞれ沿って移動する4つの洗浄ヘッドが備えられている。すなわち、基板の4辺に沿ってそれぞれガイドレールが設けられており、これらのガイドレールに沿って洗浄ヘッドが各辺の一端から他端へと走行するようになっている。その過程で、洗浄ヘッドに備えられた溶剤吐出ノズルから溶剤が吐出され、この溶剤により不要薄膜が溶解されて除去される。

洗浄ヘッドの走行軌跡はガイドレールによって規定されているので、基板を予め所定位置に位置合わせしておく必要がある。そのため、基板端縁洗浄装置には、基板に対して進退する当接部材を有する基板位置決め機構が備えられている。たとえば、基板載置テーブルに載置された角型基板の4辺にそれぞれ対応する4つの当接部材が各辺に対して進退自在に設けられ、これらの当接部材がそれぞれシリンダで進退駆動させられる。この基板位置決め機構では、まず、基板の隣り合う2辺のそれぞれに対応する2つの当接部材を該2辺に当接させる。その後、前記隣り合う2辺とは異なる、残りの隣り合う2辺のそれぞれに対応する2つの当接部材を該2辺に当接させる。これにより、基板載置テーブル上で基板がスライド移動し、水平面内における基板位置が矯正される。したがって、その後に、洗浄ヘッドを動作させることにより、基板の端縁を良好に洗浄できる。

ところが、上記の構成では、当接部材を基板端面に当接させたときに、基板端面に付着している薬液が当接部材に転移する場合がある。当接部材に転移した薬液は、そのまま放置されると、やがて当接部材の表面で固化する。このような固化物が当接部材に付着していると、その後、当接部材を基板の端面に当接させたときに、当接部材に付着している薄膜が剥離してパーティクルとなり、基板の表面を汚染するおそれがある。また、当接部材への薄膜の付着量が多くなると、当接部材による位置合わせの精度が低下するおそれもある。

そこで、本願特許出願人は、先に、当接部材の基板端面と接触した箇所を洗浄するための洗浄機構を備えた装置を提案している(実開平6−38239号公報参照)。すなわち、上記洗浄機構は、当接部材(ピン)を上方から挿入可能なカップに洗浄液ノズルおよびガスノズルを設けて構成されており、カップに挿入された当接部材に洗浄液ノズルから洗浄液を吹き付けて、その当接部材に付着している固化物を溶解するとともに、ガスノズルから窒素ガスを吹き付けることによって、その溶解物を当接部材から吹き飛ばすことができるようになっている。また、カップの底面には、当接部材から吹き飛ばされた洗浄液および溶解物を排出するためのドレン管が接続されている。

【発明が解決しようとする課題】
上記の提案に係る構成では、当接部材を基板に対して進退させるための水平方向の駆動機構(シリンダ)に加えて、当接部材をカップに挿抜するための上下方向の駆動機構が不可欠である。しかし、この上下方向の駆動機構を省くことができれば、当接部材の洗浄機構の構成を簡素化することができ、コストダウンを図ることができる。

また、上記の提案に係る構成では、ガスノズルから当接部材に窒素ガスが良好に吹き付けられないと、当接部材に洗浄液や溶解物の液滴が残るという問題もある。当接部材から液滴を確実に除去するためには、ガスノズルから吹き付けられる窒素ガスの流量を大きくすればよいが、窒素ガスの流量を大きくすると、洗浄液のミストがカップ外に飛散するという別の問題を生じる。
そこで、この発明の目的は、上述の技術的課題を解決し、基板当接部材を上下方向に移動させるための駆動機構が不要な基板当接部材の洗浄機構およびこれを備える基板端縁洗浄装置を提供することである。

【課題を解決するための手段および発明の効果】
上記の目的を達成するための請求項1記載の発明は、基板(S)に当接する基板当接部材(211)を洗浄するための機構であって、上記基板当接部材を基板に当接する位置と基板から離間するホームポジションとの間でほぼ水平方向に移動させる水平移動手段(23)と、この水平移動手段による上記基板当接部材の移動経路(W)上に固定的に配置されており、上記水平移動手段によって移動されてくる上記基板当接部材を洗浄液で洗浄する洗浄手段(22)とを含み、上記洗浄手段は、上記水平移動手段によって移動される上記基板当接部材が通過可能な通路(222)が形成されていて、この通路を通って進入してくる上記基板当接部材を受け入れて収容可能な収容部材(221)と、この収容部材に収容された上記基板当接部材に洗浄液を供給する洗浄液供給手段(223A,223B,223C,223D)とを備え、上記通路は、上記収容部材の基板と対向する前面側に開いた溝状に形成されていることを特徴とする基板当接部材の洗浄機構である。

請求項2記載の発明は、上記通路の底面に、一段低い段差部と、この段差部から上記収容部材の基板と対向する前面に向かって上方に傾斜した傾斜面とが形成されていることを特徴とする請求項1に記載の基板当接部材の洗浄機構である。
この発明によれば、基板当接部材に供給された洗浄液が通路の底面を流れて、収容部材から流下することを防止でき、洗浄液による基板の汚染を良好に防止することができる。
請求項3記載の発明は、基板に当接する基板当接部材を洗浄するための機構であって、上記基板当接部材を基板に当接する位置と基板から離間するホームポジションとの間でほぼ水平方向に移動させる水平移動手段と、この水平移動手段による上記基板当接部材の移動経路上に固定的に配置されており、上記水平移動手段によって移動されてくる上記基板当接部材を洗浄液で洗浄する洗浄手段とを含み、上記洗浄手段は、上記水平移動手段によって移動される上記基板当接部材が通過可能な通路が形成されていて、この通路を通って進入してくる上記基板当接部材を受け入れて収容可能な収容部材と、この収容部材に収容された上記基板当接部材に洗浄液を供給する洗浄液供給手段とを備え、上記通路の底面に、一段低い段差部と、この段差部から上記収容部材の基板と対向する前面に向かって上方に傾斜した傾斜面とが形成されていることを特徴とする基板当接部材の洗浄機構である。
この発明によれば、基板当接部材を上下動させることなく、基板当接部材に洗浄手段による洗浄処理を施すことができる。したがって、基板当接部材を上下動させるための駆動機構が不要であるから、洗浄機構の構成を簡素化でき、これによりコストの低減を図ることができる。
また、基板当接部材に供給された洗浄液が通路の底面を流れて、収容部材から流下することを防止でき、洗浄液による基板の汚染を良好に防止することができる。

この発明によれば、収容部材に収容された基板当接部材の下端の突端部に向かう位置に排気口が形成されており、この排気口から収容部材内の雰囲気が排気されている。これにより、基板当接部材の周面に供給された洗浄液は、排気口からの排気に引かれて、基板当接部材の下端の突端部から落下して排気口に吸い込まれることになる。たとえば、基板当接部材が円柱状の当接ピンである場合、その当接ピンの下端の突端部、ここでは当接ピンの下端周縁から洗浄液を滴下させるのに必要な力は、当接ピンの下端面から洗浄液を滴下させるのに必要な力よりも小さくてすむから、この発明に係る構成によれば、当接ピンの下方に排気口を設けた構成、例えば円柱状の当接ピンの場合では下端面に向って排気口を設けた構成よりも、当接ピンに洗浄液が残るおそれを少なくできる。よって、基板当接部材をより清浄に洗浄することができ、洗浄液による基板の汚染を防止できる。なお、ここでいう当接部材の下端の突端部とは例えば以下の部分である。

請求項9記載の発明は、上記ホームポジションにおいて、上記基板当接部材の底面(n1)とこれに対向する上記通路の底面(n2)との間隔は、0mmより大きく、3mm以下とされていることを特徴とする請求項1ないし8のいずれかに記載の基板当接部材の洗浄機構である。
この発明によれば、基板当接部材の底面と通路の底面との間が洗浄液および溶解物で連続して満たされるので、収容部材に排気口が形成され、その排気口から排気が行われる場合、基板当接部材の底面と通路の底面との間の洗浄液および溶解物が途切れることなく連続して吸引される。よって、基板当接部材や通路に洗浄液および溶解物が残存することが防止される。
上記洗浄液供給手段は、請求項10に記載のように、4つ備えられ、平面視において互いにほぼ90度ずつずれ、上記移動経路に対してほぼ45度の角度で洗浄液を供給するように配置されていてもよいし、請求項11に記載のように、上記基板当接部材が上記ホームポジションに配置された状態で、上記基板当接部材に対して上記基板側から洗浄液を供給するものであってもよい。後者の構成(請求項11に記載の構成)が採用された場合、洗浄液供給手段から基板当接部材に対して洗浄液を噴射しても、基板の方向に飛散する洗浄液の飛沫が少なくなり、基板を保持するための機構に影響を及ぼすおそれが少なくなる。
請求項12記載の発明は、基板の端縁部の不要薄膜を洗浄除去するための基板端縁洗浄装置であって、前記基板の端縁部に当接する基板当接部材と、請求項1ないし11のいずれかに記載の基板当接部材の洗浄機構とを含むことを特徴とする基板端縁洗浄装置である。
この発明によれば、請求項1ないし11のいずれかに記載の基板当接部材の洗浄機構を備えているので、基板当接部材を上下動させることなく、基板当接部材に洗浄手段による洗浄処理を施すことができる。したがって、基板当接部材を上下動させるための駆動機構が不要であるから、洗浄機構の構成を簡素化でき、これによりコストの低減を図ることができる。

【発明の実施の形態】
以下では、この発明の実施の形態を、添付図面を参照して詳細に説明する。
図1は、この発明の一実施形態に係る基板当接部材の洗浄機構が適用された基板端縁洗浄装置の平面図であり、図2は、図1のII−IIから見た断面図である。この基板端縁洗浄装置は、液晶表示装置用ガラス基板のような角形基板Sの端縁部の不要薄膜(たとえば、塗布液としてレジスト液が塗布された後の角形基板の端縁部に付着している不要なレジスト塗膜)を洗浄除去するための装置である。

この基板端縁洗浄装置は、処理対象の基板Sを保持するための基板保持機構1と、この基板保持機構1による基板Sの保持位置を調整するための位置調整機構2と、基板保持機構1に保持された基板Sの端縁部を洗浄するための洗浄機構3とを備えている。また、基板保持機構1の上方には、図2に示されているように、処理後の基板Sを除電するための除電器4が配置されている。除電器4は、たとえば、コロナ放電によってプラスイオンおよびマイナスイオンを発生させるものである。この除電器4から適当な間隔を開けた除電高さHeに基板Sを配置することにより、基板Sの全体にイオンを照射することができ、基板Sが帯びている電荷を良好に除去することができる。

基板保持機構1は、基板Sを載置可能であり、その載置された基板Sを吸着して保持する基板保持ステージ11と、この基板保持ステージ11に対して基板Sを昇降させるための複数本(この実施形態では、8本)のリフトピン12とを備えている。
基板保持ステージ11は、基板Sよりも小さな四角環状の基板吸着プレートをなす4枚の吸着プレート片111A,111B,111C,111D(総称するときには「基板吸着プレート111」という。)を、直方体状に骨組みされたフレーム112の上面に取り付けた構成を有している。基板吸着プレート111の上面には、複数本の吸着溝113が長手方向に沿って形成されていて、これらの複数本の吸着溝113には、図示しないエア吸引/窒素供給配管が接続されている。このエア吸引/窒素供給配管を介して、吸着溝113内のエアを吸引したり、吸着溝113内に窒素ガスを供給したりすることができる。そして、基板吸着プレート111に基板Sを載置した状態で吸着溝113内のエアを吸引することにより、基板Sを基板吸着プレート111の上面に吸着させることができ、一方、基板Sが基板吸着プレート111に吸着された状態で吸着溝113に窒素ガスを供給することにより、基板吸着プレート111への基板Sの吸着を解除することができる。

複数本のリフトピン12は、1枚のベースプレート121上に鉛直に立設されて、基板保持ステージ11の内方に設けられている。ベースプレート121には、その下方に設けられた昇降駆動機構13が結合されている。この昇降駆動機構13は、基板保持ステージ11に対して固定されて鉛直方向に延びた一対のガイドレール131と、この一対のガイドレール131に案内されて移動可能な昇降フレーム132と、一対のガイドレール131の間の位置において、鉛直方向(ガイドレール131と平行な方向)に沿って配置されたねじ軸133と、このねじ軸133に螺合したボールナット134と、ねじ軸133に結合されたモータ135とを含む。昇降フレーム132は、上端がベースプレート121の下面に固定されている。また、ボールナット134は、昇降フレーム132に取り付けられている。したがって、モータ135を正転/逆転させることにより、昇降フレーム132がガイドレール131に沿って昇降し、この昇降フレーム132の上端に固定されたベースプレート121が昇降する。

この構成により、昇降駆動機構13によってベースプレート121を昇降(上下動)させることにより、リフトピン12で基板Sの中央部を裏面側から支持して、その基板Sを基板吸着プレート111の上面とその上面よりも上方の除電高さHeまたは基板受け渡し高さHdとの間で昇降させることができる。基板受け渡し高さHdは、たとえば、除電高さHeとその上方の除電器4との間の位置であり、この基板受け渡し高さHdにおいて、図示しない基板搬送ロボットとリフトピン12との間で基板Sの受け渡しが行われるようになっている。

位置調整機構2は、ほぼ水平方向に進退可能な4つの位置調整ヘッド21A,21B,21C,21D(総称するときには「位置調整ヘッド21」という。)を備えている。位置調整ヘッド21A,21B,21C,21Dは、1本または複数本の当接ピン211を有しており、基板保持ステージ11の各吸着プレート片111A,111B,111C,111Dと対向する位置に、それぞれ吸着プレート片111A,111B,111C,111Dに対向する方向に進退するように配置されている。この実施形態では、2つの位置調整ヘッド21A,21Bは、それぞれ1本の当接ピン211を有しており、これら2つの位置調整ヘッド21A,21Bに基板保持ステージ11を挟んで互いに対向する位置調整ヘッド21C,21Dは、それぞれ2本の当接ピン211を有している。

各当接ピン211は、位置調整ヘッド21の先端から垂下した状態に設けられた円柱状部材であって、位置調整ヘッド21が最も基板Sに近づけられた進出状態で、基板保持ステージ11に載置された基板Sの端面に接するようになっている。すべての当接ピン211が基板Sの端面に接する時の水平面内における基板Sの位置は一定位置に決まるから、基板保持ステージ11上に基板Sを載置した後、各当接ピン211を基板Sの端面に当接させることにより、基板保持ステージ11上の基板Sを上記一定位置に位置決めすることができる。

一方、位置調整ヘッド21が基板Sから最も離間した退避状態では、当接ピン211は、洗浄機構3による基板Sの端縁部の洗浄の妨げにならないホームポジションまで退避する。各当接ピン211のホームポジションには、当接ピン211を洗浄するための当接ピン洗浄装置22が配置されていて、当接ピン211は、たとえば、ホームポジションに戻される度や、設定枚数だけ処理をした後に洗浄される。これにより、レジスト液の固化物などが付着していない清浄な当接ピン211を基板Sの端面に当接させて、基板Sを汚染することなく、基板Sの位置決めを行うことができる。

洗浄機構3は、基板保持ステージ11に吸着保持された基板Sの4辺の端縁部をそれぞれ洗浄するための洗浄ヘッド31A,31B,31C,31D(総称するときには「洗浄ヘッド31」という。)を備えている。洗浄ヘッド31A,31B,31C,31Dは、基板Sの4辺とそれぞれ平行をなすように配置されたガイドレール32A,32B,32C,32Dに、それぞれスライド自在に係合している。これにより、洗浄ヘッド31A,31B,31C,31Dは、基板Sの4辺にそれぞれ沿って水平に直線往復移動することができるようになっている。

洗浄ヘッド31は、図3に側面図を示すように、上下に対向した上ノズルブロック311および下ノズルブロック312と、これらのノズルブロック311,312が取り付けられた本体ブロック313とを有している。上下のノズルブロック311,312は、一定の間隔をあけて対向配置されており、これらの間には、処理対象の基板Sの端縁部が差し入れられる処理空間33が形成されている。ノズルブロック311,312には、それぞれ処理空間33に臨む溶剤吐出ノズル314,315が取り付けられている。また、溶剤吐出ノズル314,315よりも基板Sの内方側(ノズルブロック311,312の先端側)には、気体ノズル316,317がそれぞれ配置されている。気体ノズル316,317は、基板Sの内方から外方に向かって斜めに気体(空気や窒素ガスなど)を噴射するように構成されており、溶剤吐出ノズル314,315によって基板Sの端縁部に供給された溶剤などを外方に吹き飛ばす。

処理空間33は、本体ブロック313内に形成された吸引路318と連通している。吸引路318は、フレキシブルチューブ319を介して、図示しない吸引源と接続されている。したがって、気体ノズル316,317によって吹き飛ばされた溶剤などは、吸引路318およびフレキシブルチューブ319内を介して回収されることになる。
この構成により、基板Sの有効領域におけるレジスト膜に影響を与えることなく、基板Sの端縁部に溶剤を供給して不要薄膜を溶解し、これを除去することができる。

図4は、当接ピン洗浄装置22の構成を示す平面図である。また、図5は、図4のV−Vから見た断面図であり、位置調整ヘッド21を水平方向に進退させるための駆動機構を併せて示している。位置調整ヘッド21には、たとえば、エアシリンダ23のロッドが連結されている。このシリンダ23は、ロッドが基板Sの各辺に対向するほぼ水平方向に進退するように配置されている。また、当接ピン211は、図5に示すように、位置調整ヘッド21の先端にベアリング212を介して取り付けられていて、当接ピン211の中心を通る軸線まわりに回動自在になっている。

当接ピン洗浄装置22は、当接ピン211を収容可能なピン収容ブロック221を備えている。ピン収容ブロック221は、シリンダ23による当接ピン211の移動経路W上に配置されていて、その移動経路Wに沿って移動する当接ピン211が通過可能なピン通路222を有している。ピン通路222は、ピン収容ブロック221の前面221aから当接ピン211の移動経路に沿って当接ピン211のホームポジションまで形成されていて、その上面は開放されている。また、ピン通路222の幅は当接ピン211の水平断面における最大寸法部分よりも大きい。そして、上面視で、前面221a側にて開いた一端と、前面221aとは反対側の他端とを有する。この他端はホームポジションに到来した当接ピン211の、前面221a側とは反対側を取り囲む形状となっている。

詳述すると、ピン通路222の幅は円柱状の当接ピン211の直径よりも若干長い寸法を有している。そして、ピン通路222は上面視で前面221a側に開いた一端と、前面221aとは反対側の他端とを有する略U字状の有底の溝状構造をとる。そして、この他端は当接ピン211の側面にならうように上面視で半円形状となっている。
また、ピン通路222の高さ方向の寸法は当接ピン211の高さ方向の寸法と略同じになっている。

なお、ホームポジションに存在する当接ピン211のピン底面n1とピン底面n1に対向しているピン通路222の通路底面n2とは略平行となる構造とされており、ピン底面n1と通路底面n2との間隔(排気ギャップという。)は0mmより大きく、3mm以下(好ましくは1mm以下)とされている。これにより、ピン底面n1と通路底面n2との間が洗浄液及び溶解物で連続して満たされるので排気口226から排気を行った場合、ピン底面n1と通路底面n2との間の洗浄液及び溶解物が途切れることなく連続して吸引される。よって、当接ピン211やピン通路222内に洗浄液および溶解物が残存することが防止される。
