【発明の属する技術分野】
本発明は、製膜装置、デバイス製造装置、およびデバイス製造方法並びにデバイスに関するものである。

【従来の技術】
電子機器、例えばコンピュータや携帯用の情報機器端末の発達に伴い、液晶デバイス、特にカラー液晶デバイスの需要が増加している。この種の液晶デバイスは、表示画像をカラー化するためにカラーフィルターを用いている。カラーフィルター基板の製造において、この基板に対してR(赤)、G(緑)、B(赤)の各フィルタエレメントを所定のパターンに形成する方式としては、インクジェット方式が採用されている。

インクジェット方式を採用した場合、インクジェットのヘッドから所定量のインクを基板に対して吐出して供給するが、この基板は、例えば特開平8−271724号公報で開示されているように、XYステージ(XY平面に沿った2次元方向に移動自在なステージ)に搭載されている。このXYステージにより基板をX方向とY方向に移動させることで、複数のインクジェットヘッドからのインクが基板の所定位置に供給できるようになっている。

【発明が解決しようとする課題】
しかしながら、上述したような従来のインクジェット方式の製膜装置には、以下のような問題が存在する。
このようなカラーフィルターを高品質で製造する場合には、基板に対してR,G,Bのインクを正確にかつ所定の面積できれいに吐出して製膜する必要がある。そのため、複数のインクジェットヘッドを用いる場合には、各インクジェットヘッドから吐出されるインクの量(特にインク重量)を正確にコントロールすることが肝要である。

このようにインク吐出量を管理する際には、装置内に電子天秤等の重量測定装置を設置し、インクジェットヘッドに所定量のインクを吐出させて得たサンプル(重量測定用試料)を測定することで各インクジェットヘッドのインク吐出量(例えば一滴のインク滴重量)を求め、求めた測定量に基づいて、インクジェットヘッドから吐出されるインク重量を最適にコントロールしている。

ところが、従来では、複数のインクジェットヘッドに対して個々にサンプルを取得し重量測定を実施していたため、サンプル取得に要する作業が繁雑で作業効率が低下するとともに、各インクジェットヘッドを駆動する際に必要な駆動力を全て導き出すまでに時間がかかり生産性も低下するという問題があった。

本発明は、以上のような点を考慮してなされたもので、複数のヘッドに対しても容易、且つ迅速に重量測定用試料を得ることができる液滴吐出方法、製膜装置、デバイス製造装置およびデバイス製造方法並びにこのデバイス製造装置で製造されたデバイスを提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために本発明は、以下の構成を採用している。
液滴を吐出する複数ノズルが形成された複数ヘッドから液滴を吐出する液滴吐出方法であって、吐出検査装置によって各ノズル毎のドット抜け検出を行うドット抜け検出工程と、ドット抜け検出工程後、複数ヘッドから吐出される液適の吐出量を測定するための液滴を取得する液滴取得工程と、を有することを特徴とする。

また、本発明の液滴吐出方法は、ドット抜け検出工程と液滴取得工程の間に、キャップユニットによってヘッドから液滴を吸引する吸引工程を有することを特徴とする。
また、本発明の液滴吐出方法は、吸引工程と液滴取得工程の間に、キャップユニットに対しヘッドから液滴を吐出するフラッシング工程を有することを特徴とする。

また、本発明の製膜装置は、試料取得装置が複数のヘッドに対応して配置され吐出された液滴を吸収する複数の吸収部材と、複数の吸収部材を一括して着脱自在に支持する支持板と、吸収部材がヘッドに対向する試料取得位置、および試料取得位置から離間した待機位置の間で支持板を移動させる駆動装置とを備える構成が採用可能である。

これにより、本発明では、支持板を試料取得位置に移動させた状態で各ヘッドから液滴を吐出させれば、各ヘッドに対応する吸収部材が吐出された液滴を吸収するため、この吸収部材を重量測定用試料として一括して取得することができる。

【発明の実施の形態】
以下、本発明の製膜装置、デバイス製造装置およびデバイス製造方法並びにデバイスの実施の形態を、図1ないし図15を参照して説明する。
ここでは、本発明のインクジェット装置を例えば液晶デバイスに対して用いられるカラーフィルター等を製造するためのフィルター製造装置に適用するものとして説明する。

図1は、フィルター製造装置1の概略平面図である。フィルター製造装置1は、ほぼ同様の構造を有する3台の製膜装置としてのインクジェット装置2b、2d、2fと、これらインクジェット装置2b、2d、2fとの間でガラス基板等の基板を搬送する搬送システム3とを備えている。

Yテーブル16は、リニアモータ等の駆動装置によりY方向に駆動・位置決めされるとともに、ダイレクトドライブモータ等の回転駆動装置によりθ方向(Z軸回りの回転方向)に駆動・位置決めされる構成になっている。なお、Yテーブル16の移動経路近傍には、図示しない基板アライメントカメラが設置されており、搬送された基板に形成されたアライメントマークを検出することで、基板の載置方向や位置を検出可能になっている。

図2に示すように、インクジェットヘッド14は平面視矩形状を呈しており、インク吐出面(基板との対向面)には、ヘッドの長さ方向に沿って列状に、且つヘッドの幅方向に間隔をあけて2列でノズルが複数(例えば、1列180ノズル、合計360ノズル)設けられている。また、このインクジェットヘッド14は、ノズルを基板側に向けるとともに、X軸(またはY軸)に対して所定角度傾いた状態で略X軸方向に沿って列状に、且つY方向に所定間隔をあけて2列に配列された状態で平面視略矩形状の支持板20に複数(図2では1列6個、合計12個)位置決めされて支持されている。そして、インクジェットヘッド14は、この支持板20を介してXテーブル15に支持される。なお、インクジェットヘッド14がX軸(またはY軸)に対して傾く角度は、基板上に形成されるフィルターエレメントの配列ピッチに基づいて設定される。
