【発明の属する技術分野】
本発明は、炭化珪素基板にn型又はp型の不純物となる原子のイオン注入を行い、その後にアニールにより結晶欠陥と電気的活性化を行って拡散層を形成する炭化珪素半導体装置の製造方法に関するものである。

【従来の技術】
炭化珪素(SiC:シリコンカーバイド)は、禁制帯幅が約3eVと広く、またシリコンに比べて約3倍の熱伝導度、約2倍の飽和電子ドリフト速度を有することから、絶縁破壊電圧はシリコンに比べて10倍程度も高く、動作可能温度は500℃に達するので、耐環境(例えば放射線)用デバイス、高温動作デバイス、大電力デバイス等のように厳しい環境下で動作させようとする半導体デバイス材料として期待されている。

この炭化珪素への不純物のイオン注入に関しては、n型としては窒素、隣等が、またp型としてはアルミニウムや硼素等が用いられる。これら炭化珪素への不純物の導入方法に関しては、Proceeding of the IEEE.Vol.79 No5 May 1991 P677において、Robert.F.Davisらにより詳細が報告されている。

【発明が解決しようとする課題】
ところで炭化珪素は、結晶欠陥の回復とイオン注入した不純物の電気的活性化のためには、熱的に安定であることが逆に災いして、1,500℃〜1,700℃という非常に高い温度で、且つ長時間行う熱処理(アニール)が必要となる。

しかし、このように高温で長時間のアニールを行うと、炭化珪素基板内にイオン注入した不純物が外方拡散してしまい、初期の不純物濃度を得ることができなくなるという問題があった。

本発明はこのような点に鑑みてなされたものであり、その目的は、イオン注入した不純物の外方拡散を防ぎ、初期の不純物濃度のままでその不純物の活性化が行われるようにした炭化珪素半導体装置の製造方法を提供することである。

【課題を解決するための手段】
上記目的を達成するための第1の発明の製造方法は、炭化珪素基板の所定の領域にn型又はp型不純物となる原子のイオン注入を行い、該不純物のイオン注入を行った領域の一部又は全面を、少なくともイオン注入した不純物原子を含んだ高融点金属化合物で構成された第1の薄膜により被覆し、その後アニールするようにした。

第2の発明は、第1の発明において、前記p型不純物として硼素を注入し、前記第1の薄膜として硼化タングステン又は硼化モリブデンを使用した。

第3の発明は、第1の発明において、前記n型不純物として窒素を注入し、前記第1の薄膜として窒化タングステン又は窒化モリブデンを使用した。

第4の発明は、第1の発明において、前記n型不純物として隣を注入し、前記第1の薄膜として隣化タングステン又は隣化モリブデンを使用した。

【発明の実施の形態】
[第1の実施の形態]
図1は本発明の第1の実施の形態の製造方法の説明図である。まず、炭化珪素基板1にp型不純物としての硼素イオン2のイオン注入を行い(図1の(a))、硼素インプラ領域3を形成する(図1の(b))。次に、基板1の表面に硼化タングステン薄膜4をCVD(Chemical Vapor Deposition)或いはPVD(Physical Vapor Deposition)により形成する(図1の(c))。この後1,500℃〜1,700℃の高温でアニールを行って、注入した硼素を活性化させる。これにより、結晶欠陥の回復と電気的活性化が行われる。

以上により、硼素インプラ領域3に、p型の所定濃度の拡散領域が作成されるので、これを例えば、抵抗素子として、或いはトランジスタ素子ではドレインやソースとして、或いは他の動作領域として構成することができる。薄膜4はその後必要に応じて除去する。

炭化珪素基板1では、不純物のイオン注入を行ってそのまま何も被覆しないで高温で熱処理を行うと、注入した不純物が外方拡散してしまうが、ここではイオン注入した領域3の表面を、そのイオン注入した不純物原子を含む高融点金属化合物で構成された薄膜4で被覆してからアニールするので、不純物の外方拡散を防ぐことができる。

しかも、高温でのアニールの際に不純物原子を含んだ高融点金属化合物の薄膜4から炭化珪素基板1の側に不純物(硼素)の拡散が生じ、そのドーピング濃度をより高くすることが可能となる。

また、注入した不純物を組成にもつ高融点金属化合物の薄膜4と炭化珪素基板1とでは、熱膨張係数の差が小さいため、薄膜4の剥離や亀裂が生じにくい。

[第2の実施の形態]
図2は本発明の第2の実施の形態の製造方法の説明図である。まず、炭化珪素基板1にn型不純物としての窒素イオン5のイオン注入を行い(図2の(a))、窒素インプラ領域6を形成する(図2の(b))。次に、基板1の表面に窒化タングステン薄膜7をCVD或いはPVDにより形成する(図2の(c))。さらに、薄膜7の表面に炭化タングステンの薄膜8を同様にCVD又はPVDにより形成する(図2の(d))。この後1,500℃〜1,700℃の高温でアニールを行って、注入した窒素を活性化させる。

炭化タングステンの薄膜8の役割は、窒化タングステンの融点が低く、高温で酸素と反応することから、酸化を防ぐ保護膜としても働く。窒化タングステンの薄膜7から分解された窒素により発生する窒素の圧力が平衡蒸気圧を越えると窒化タングステンの継続的分解が抑止されて、安定な拡散の確保と良好なオーム性接触を可能にする。タングステンは原子半径が大きいために、炭化珪素基板1中への拡散は無視できるほどに小さいので、窒化タングステンの状態で窒素の拡散源として有効に働く。

なお、炭化珪素基板1にn型の拡散層を形成するときは、イオン注入する不純物として隣を使用することもでき、このときは薄膜7に代えて隣化タングステンの薄膜を使用する。また、高融点金属としてはモリブデンを使用することもでき、このときは薄膜4に代えて硼化モリブデンの薄膜を使用し、薄膜7に代えて窒化モリブデン又は隣化モリブデンの薄膜を使用し、薄膜8はそのまま又はこれに代えて炭化モリブデンの薄膜を使用する。また、薄膜4、7に代えて、イオン注入した不純物を含むランタン化合物(硼化ランタン、窒化ランタン、隣化ランタン等)で構成された薄膜を使用することもできる。特に、硼化ランタンは融点が約2,400℃と高く安定な物質であるので、外方拡散を防ぐ効果が大きい。さらに、薄膜8のように2層目の薄膜はn型不純物をイオン注入して拡散層を形成する場合について説明したが、p型不純物をイオン注入して拡散層を形成する場合にも使用することができる。

以上から本発明によれば、イオン注入する不純物と同じ不純物を含む薄膜によりイオン注入した部分を被覆してアニールするので、アニール時の不純物の外方拡散を防止して所望の不純物濃度を得ることができる。
