【産業上の利用分野】
本発明は、ウエハ移動型半導体製造装置、特にクラスタ型装置等においてチャンバ内にあるウエハの有無を検知するウエハ検知装置に係り、詳しくは、チャンバ上部より反射型ビームセンサを使用し所定の検知位置にあるウエハを検知するウエハ検知装置に関する。

【従来の技術】
通常、クラスタ型装置等におけるウエハ検知装置としては、チャンバ内にあるウエハの有無を非接触状態で検出する必要がある関係上、ビームセンサを用いた光学的ウエハ検知装置が使用されている。

また、ビームセンサとしては、透過型ビームセンサと反射型ビームセンサとがある。
しかしながら、透過型ビームセンサを使用するウエハ検知装置にあっては、
(a)上下センサ取付用の穴加工及び取付具の加工が必要。
(b)上下のセンサの芯出しが必要で芯出し工数がかかる。
(c)センサの配線が上下ともに必要で配線工数が2倍かかる。
等、取付け労力とコストがかかるといった問題がある。
一方、反射型ビームセンサを使用するウエハ検知装置にあっては、取付けが簡単かつ低コストで実施できる反面、以下の(ア)〜(エ)に示すような問題がある。

すなわち、ウエハ検知装置で検知されるウエハは、表面形状や色が一定でなく、表面形状としては、ミラーウエハ、パターンウエハ、エッチングウエハ等があり、また、色としては、無彩色(白色から黒色まで)から有彩色まであり、このため、ウエハによって、表面の反射率が異なる。

このため、
(ア)白色系ウエハ(高反射率ウエハ)に感度を合わせる(センサ検知距離を短くする)と、黒色系ウエハ(低反射率ウエハ)の検知ができない。また、黒色系ウエハ(低反射率ウエハ)に感度を合わせると、センサ検知距離が実質長くなり、チャンバ底面や、落下したウエハを誤認識してしまう。

さらに、反射型ビームセンサを使用した場合、
(イ)検知距離が長いとチャンバ底面の反射を検知して誤認識をする。
(ウ)測定範囲の変更ができない。(変更可能センサは高価である)。
(エ)落下ウエハからの反射ビームを受けて所定位置にウエハが有るとして 誤認識する可能性がある。
等の問題がある。

図9(A)は、反射型ビームセンサaの検知範囲を示す。(標準検知片は白色とメーカでは規定している)。
また、半導体製造装置におけるクラスタ型チャンバ等においては、チャンバと反射型ビームセンサaの間はガラスeによって仕切られる場合が多い。この場合は図9(B)に示すように、検知距離が10〜20%(ガラスの厚さ、材質、色等によって異なる)短くなる。

図9(C)は高反射率ウエハbの搬送に合わせて反射型ビームセンサaの検知範囲Lを調整した場合である。
同センサaで低反射率ウエハbを使用すると図9(D)に示すように、検知距離が短くなってウエハ検知ができなくなる。

図9(E)は、低反射率ウエハbにセンサaの感度を合わせた場合を示し、同センサaにおいて、高反射率ウエハbを使用した場合、図9(F)に示すように検知距離が延びてしまう。この場合、チャンバ底面dによる反射で誤認識を起こしてしまう。

また、図9(G)に示すように、ロボットがチャックミス等でウエハbを落下させた場合、ウエハbが無いにもかかわらず有るものと誤認識してしまうといった問題がある。

理想的な反射型ビームセンサaは、高反射率ウエハbから低反射率ウエハbまでをカバーするものであり、図10に示す検知範囲を有するセンサであるが、現状では開発されていない。

【発明が解決しようとする課題】
上述したように、反射型ビームセンサは、取付けが簡単かつ低コストで実施できるといった特長を有するものであるが、現状では高反射率ウエハから低反射率ウエハまでをカバーするセンサが開発されていない。

このため、現状では検知距離の長い反射型ビームセンサを用い、チャンバの深さを深くすることで対処せざるを得ず、チャンバのコストアップを招くといった問題があった。

本発明は、上記事情に基づき成されたもので、安価で、しかも、取付け調整が簡単でありながら、反射率の異なるあらゆる種類のウエハを検知でき、しかも、落下したウエハによる誤検知を確実に防止できるようにしたウエハ検知装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、上記課題を解決するための第1の手段として、チャンバ内の検知位置にあるウエハを検知するウエハ検知装置であって、感度を低反射率ウエハに合わせ前記検知位置にあるウエハに検知ビームを照射しウエハからの反射ビームを検知することによりウエハ有として検知する反射型ビームセンサと、前記チャンバ底部の前記反射型ビームセンサに対向する位置に設けられ、前記検知位置にウエハがないことによりチャンバの底部に到達した検知ビームを透過させる検知ビーム透過窓と、この検知ビーム透過窓の近傍に設けられ、前記検知位置からチャンバの底部に落下したウエハを傾斜状態に支持して反射ビームを前記反射型ビームセンサの配設方向とは異なる方向へ反射させるウエハ支持部とを具備してなる構成としたものである。

また、第2の手段として、チャンバ内の検知位置にあるウエハを検知するウエハ検知装置であって、感度を低反射率ウエハに合わせ前記検知位置にあるウエハに検知ビームを照射しウエハからの反射ビームを検知することによりウエハ有として検知する反射型ビームセンサと、前記チャンバの底部の前記反射型ビームセンサに対向する位置に設けられ、前記検知位置にウエハがないことによりチャンバの底部に到達した検知ビームを前記反射型ビームセンサの配設方向とは異なる方向へ反射させる傾斜面部と、この傾斜面部の近傍に設けられ、前記検知位置からチャンバの底部に落下したウエハを傾斜状態に支持して反射ビームを前記反射型ビームセンサの配設方向とは異なる方向へ反射させるウエハ支持部とを具備してなる構成としたものである。

【作用】
第1の手段のウエハ検知装置によれば、感度を低反射率ウエハに合わせた反射型ビームセンサを使用するようにしたから、センサ検知距離が実質長くなり、高反射率ウエハから低反射率ウエハまで、反射率の影響を受けることなく検知することが可能となる。

【実施例】
以下、本発明の第1の実施例について、図1ないし図3を参照して説明する。
まず、図1および図2を参照して、本発明のウエハ検知装置を適用したクラスター方式の加熱処理装置10の構成について説明する。

図1に示すように、加熱処理装置10は、ウエハWを所定位置に搬送するためのウエハ搬送手段としてのロボット1を主とした搬送室2を中心に、ウエハWを格納したカセット3,4を収容するカセット室5,6と、ウエハWを加熱状態で処理する処理室としてのプロセス室7,8等が周囲に配置されたものとなっている。

また、カセット室5,6には、カセット室5,6を大気に対して開放あるいは遮断する第1ゲートバルブ20,21が付設されており、これら第1ゲートバルブ20,21を介してカセット3,4を交換するようになっている。

また、カセット室5,6と搬送室2との間には、これらの間を開閉するための第2ゲートバルブ22,23が設けられている。この図においては第2ゲートバルブ22は開いた状態にある。さらに、プロセス室7,8と搬送室2との間を開閉するための第3ゲートバルブ24,25が設けられている。

また、カセット室5およびカセット室6内には、図2に示すように、モータ30を含む上下動駆動機構31によって所望の位置決め可能に上下動される昇降台32,33が設けられている。これら昇降台32,33上には、カセット3,4が交換可能に設置されるようになっている。

ロボット1は、図1に示すように、旋回中心軸40に取付けられたアーム41と、このアーム41の自由端に軸42を中心に対称的に配置された2つのウエハ載置部としてのピック43A、43Bを有し、これらのピック43A、43Bを軸42の回りに180°旋回させることにより交互にカセット3,4内に出入させるようになっている。

また、図2に示すように制御手段である制御装置50が設けられており、加熱処理装置10を制御するようになっている。そして、制御装置50は、カセット室5,6内に配設された昇降台32,33の上下動駆動機構31,31のモータ30,30と接続していると共に、ロボット1を駆動するための駆動装置51と接続している。

次いで本装置の作用について説明する。第1ゲートバルブ20を開き、処理済みのウエハWが入っているカセット3をカセット室5から取出し、代わりに未処理のウエハWを入れたカセット3を昇降台32上に設置する。

次に、第1ゲートバルブ20を閉じてカセット室5を搬送室2と同じ減圧状態ないし同じ雰囲気状態にした後、第2ゲートバルブ22を開き、カセット3の上下動とロボット1の動作によってカセット3内のウエハWを1枚ずつ取出してプロセス室7または8へ1枚ずつ搬入し、加熱を伴う処理を行なう。

また、処理されたウエハWは、ロボット1によりプロセス室7または8から取出され、カセット室5内に搬送されると共に、カセット3内の未処理ウエハWを1枚ずつ取出してプロセス室7または8へ1枚ずつ搬入し、加熱を伴う処理を行なう。

このように、ロボット1により、プロセス室7、8から処理済みウエハWの搬出と、該プロセス室7、8への未処理のウエハWの搬入を順次行ない、かつ処理済みのウエハWをカセット3へ戻す動作を繰返すようになっている。

また、図2に示すように、搬送室2を構成するチャンバ52Aの上面には、反射型ビームセンサ60を有するウエハ検知装置61Aが設けられており、チャンバ52A内のウエハW、すなわち、前記ロボット1のピック43A、43Bで支承されたウエハWを検知するようになっている。

次に、ウエハ検知装置61Aの第1の実施例について、図3を参照して説明する。
このウエハ検知装置61Aで使用する反射型ビームセンサ60は、感度を低反射率ウエハに合わせた検知距離Lの長い赤色光反射型ビームセンサを用い、検知距離調整フィルタ90により検知距離Lが70〜300mmになるようにした。

検知距離Lの選定は、チャンバ52の天井部を構成するガラス52A越しであるため10〜20%の減衰を見越し、一番検知距離が短いと感知することができない黒色ウエハに対応するため検知距離Lを長めにした。なぜならば検知距離Lが短いと黒色ウエハの検知が不可能となる可能性があるためである。

また、前記チャンバ52の底部52Aのウエハ検知位置に対応する部分、すなわち、反射型ビームセンサ60と対向する位置には、検知位置にウエハWがないことによりチャンバ52の底部52Bに到達した検知ビームLB′を反射することなく透過させる検知ビーム透過窓62が形成されている。また、この検知ビーム透過窓62は、検知ビームLB′を透過させる材質からなるガラス板63により閉塞されチャンバ52の気密性が保持されている。

また、前記検知ビーム透過窓62の近傍には、ウエハ支持部としての突起64が形成され、検知位置であるピック43A、43Bから落下したウエハWをチャンバ52の底部52Bに対して例えば4〜15°程度の角度Θの傾斜状態に支持するようになっている。

この第1の実施例のウエハ検知装置61Aによれば、感度を低反射率ウエハに合わせた反射型ビームセンサ60を使用するようにしたから、センサ検知距離Lが実質長くなり、白色系ウエハやミラーウエハ等の高反射率ウエハWから黒色系ウエハ等の低反射率ウエハWまで、反射率の影響を受けることなく検知することができる。

このウエハ検知装置61Bで使用する反射型ビームセンサ60は、感度を低反射率ウエハに合わせた検知距離Lの長い赤色光反射型ビームセンサを用い、検知距離調整フィルタ90により検知距離Lが70〜300mmになるようにした。

このウエハ検知装置61Cで使用する反射型ビームセンサ60は、感度を低反射率ウエハに合わせた検知距離Lの長い赤色光反射型ビームセンサを用い、検知距離調整フィルタ90により検知距離Lが70〜300mmになるようにした。

この反射用の傾斜面部70Bは、チャンバ52の底部52Bの一部を傾斜状態とすることにより形成された広角のV字状凹所72の一傾斜面部72Aにより構成されている。また、前記一傾斜面部72Aの傾斜上端部は、検知位置であるピック43A、43Bから落下したウエハWをチャンバ52の底部52Bに対して例えば4〜15°程度の角度Θの傾斜状態に支持するためのウエハ支持部としての支持面64′を兼用している。そして、ウエハWからの反射ビームLB1 を前記反射型ビームセンサ60の配設方向とは異なる方向へ反射させるようになっている。
