本発明は、昇降機構およびキャリア搬送装置並びに縦型熱処理装置に関する。

【従来の技術】
昇降機構としては、駆動軸と従動軸を軸継手を介して連結し、駆動軸の回転に応じた従動軸の回転により昇降体を吊り材を介して昇降させるように構成したものが知られている。この昇降機構においては、駆動軸の動力が軸継手を介して従動軸に直接伝達されるため、軸継手にスリップや破損等の故障が発生しない限り、昇降体の昇降操作を精度良く確実に行うことが可能である。

【発明が解決しようとする課題】
しかしながら、上記昇降機構においては、軸継手にスリップや破損による位相ずれが発生した場合でも、これを常時検知する手段を有していなかったので、そのまま精度の悪い昇降操作が行われてしまう問題があった。また、軸継手に破損等の故障が発生した場合、動力を伝達できなくなるだけでなく、昇降体側の荷重を支えることができなくなり、昇降体が落下するおそれがあった。

なお、被処理体として半導体ウエハを処理する例えば縦型熱処理装置においては、複数枚の半導体ウエハを収容する容器であるキャリアを搬送するためのキャリア搬送装置を備えているが、このキャリア搬送装置には、高い精度と信頼性が要求されることから、上記軸継手を備えた昇降機構を採用することが困難とされていた。

本発明は、上述した課題を解決すべくなされたもので、軸継手にスリップや破損等の故障が発生したとしても駆動軸と従動軸の関係を保つことができ、昇降体の落下を防止することができる昇降機構およびキャリア搬送装置並びに縦型熱処理装置を提供することを目的とする。また、本発明は、軸継手のスリップや破損等による位相ずれを常時検知することができる昇降機構およびキャリア搬送装置並びに縦型熱処理装置を提供することを目的とする。

【課題を解決するための手段】
本発明のうち、請求項1に係る発明は、駆動軸と従動軸を軸継手を介して連結し、該駆動軸の回転に応じた従動軸の回転により昇降体を吊り材を介して昇降させる昇降機構において、上記駆動軸と従動軸に軸継手を中心とした同一円周上に位相をずらして互いに対向する方向へ延出した腕部を有する補助継手を設け、軸継手の故障時に上記補助継手の腕部が互いに係合するように構成したことを特徴とする。これにより、軸継手にスリップや破損等の故障が発生したとしても従動軸が駆動軸により制動されることとなり、昇降体の落下を防止することが可能となる。

請求項4に係る発明は、駆動軸と従動軸を軸継手を介して連結し、該駆動軸の回転に応じた従動軸の回転により昇降体を吊り材を介して昇降させる昇降機構を有し、被処理体を収容したキャリアを上記昇降体に設けられた搬送アームにより支持して搬送するキャリア搬送装置において、上記駆動軸と従動軸に軸継手を中心とした同一円周上に位相をずらして互いに対向する方向へ延出した腕部を有する補助継手を設け、軸継手の故障時に上記補助継手の腕部が互いに係合するように構成し、上記補助継手は円周の一部に切欠部を有する遮光部を両切欠部が軸方向に重ならないように位相をずらして有し、両遮光部を挟んで対向する位置の少なくとも一方に両切欠部を光が透過することにより軸継手の位相ずれを検知するための光センサを設けたことを特徴とする。これにより、軸継手にスリップや破損等の故障が発生したとしても従動軸が駆動軸により制動させることとなり、昇降体の落下を防止することが可能となると共に、軸継手のスリップや破損等による位相ずれを常時検知することが可能となる。
請求項5に係る発明は、被処理体を収容したキャリアを搬送するキャリア搬送装置を備えた縦型熱処理装置において、前記キャリア搬送装置は、駆動軸と従動軸を軸継手を介して連結し、駆動軸の回転に応じた従動軸の回転により昇降体を吊り材を介して昇降させる昇降機構を有し、昇降体に設けられた搬送アームによりキャリアを支持して搬送するように構成され、上記駆動軸と従動軸に軸継手を中心とした同一円周上に位相をずらして互いに対向する方向へ延出した腕部を有する補助継手を設け、軸継手の故障時に上記補助継手の腕部が互いに係合するように構成し、上記補助継手は円周の一部に切欠部を有する遮光部を両切欠部が軸方向に重ならないように位相をずらして有し、両遮光部を挟んで対向する位置の少なくとも一方に両切欠部を光が透過することにより軸継手の位相ずれを検知するための光センサを設けたことを特徴とする。

【実施の形態】
以下に、本発明の実施の形態を添付図面に基いて詳述する。図1は本発明を縦型熱処理装置に適用した実施の形態を示す概略的縦断面図、図2は同縦型熱処理装置における昇降機構を有するキャリア搬送装置の概略的斜視図、図3は同昇降機構における駆動部の軸継手部分を示す一部断面正面図、図4は軸継手を示す図で、(a)は正面図、(b)は右側面図、図5は補助継手を示す図で、(a)は正面図、(b)は一方の補助継手の右側面図、図6は同補助継手の一方を示す斜視図、図7は補助継手の状態を軸方向から見た図で、(a)は通常時の図、(b)は軸継手スリップ時の図、(c)は軸継手故障時の図である。

図1において、1はクリーンルーム内に設置される縦型熱処理装置の外郭を形成する筐体である。この筐体1内は、キャリア2の搬入搬出、保管等を行うための作業領域S1と、キャリア2内に収容された被処理基板である半導体ウエハWのウエハボート3への移し替え(移載)、熱処理炉4へのウエハボート3の搬入搬出等を行うためのローディングエリアS2とに隔壁5により仕切られている。

上記筐体1の前面部には、オペレータあるいは搬送ロボットによりキャリア2を搬入搬出するための搬入出口6が設けられ、この搬入出口6には上下に開閉移動するドア7が設けられている。作業領域S1には、搬入出口6近傍にキャリア2を置くための置き台8が設けられ、この置き台8の上方および隔壁5側の上方には複数個のキャリア2を保管しておくための棚状の保管部9が設けられている。

上記隔壁5側には、キャリア2を載置するためのキャリア載置台であるステージ(キャリアステージ)10が図示例では上下に2段設けられている。作業領域S1には、上記置き台8、保管部9およびステージ10の間でキャリア2の搬送を行うための後述のキャリア搬送装置11が設けられている。作業領域S1は、清浄な空気が供給されていて大気雰囲気とされている。ローディングエリアS2は、不活性ガス例えば窒素ガスが供給されていて不活性ガス雰囲気とされている。

ローディングエリアS2の奥部上方には、下端が炉口として開口された縦型の熱処理炉4が設けられ、この熱処理炉4の下方には、炉内へのウエハボート3の搬入搬出および炉口の開閉を行う蓋体12が図示しない昇降機構により昇降可能に設けられている。この蓋体12の上部には、多数枚の半導体ウエハWを上下方向に所定の間隔で多段に支持するウエハボート3が保温筒13を介して載置されている。熱処理炉4は、蓋体12を下降させてウエハボート3を搬出させた際に炉口を塞ぐための開閉可能なシャッターを備えている(図示省略)。

ローディングエリアS2には、ステージ10のキャリア2とウエハボート3の間で半導体ウエハWの移し替えを行う移載機構50が設けられている。作業領域S1とローディングエリアS2を仕切る隔壁5には、ステージ10上のキャリア2を当接させてそのウエハ取出口をローディングエリアS2側へ連通するための開口部(図示省略)が設けられ、この開口部にはこれをローディングエリアS2側から閉鎖する扉14が開閉可能に設けられている。上記キャリア2は、いわゆるクローズ型キャリアであり、複数枚例えば13枚もしくは25枚の半導体ウエハを所定間隔で多段に収容すると共にウエハ取出口が開閉可能な蓋(図示省略)で密閉されている。

上記キャリア搬送装置11は、図2に示すように、駆動軸15と従動軸16を軸継手(カップリング)17を介して連結し、駆動軸15の回転に応じた従動軸16の回転により昇降体18を吊り材であるタイミングベルト19を介して昇降させる昇降機構20を有し、キャリア2を上記昇降体18に後述する水平アーム28を介して設けられた搬送アーム21により支持して搬送するようになっている。昇降機構20は、前面が開放された中空状の支柱22を有し、この支柱22内に昇降体18が図示しないリニアガイドを介して昇降移動可能に支持されている。

支柱22の下部は、駆動部のハウジング23に連結されている。このハウジング23の一側部には、電動モータ24がその駆動軸15をハウジング23内に挿入した状態で取付けられている。上記電動モータ24は、減速機24a、電磁ブレーキ24bおよびエンコーダ24cを備えている。ハウジング23内には、図3に示すように、上記駆動軸15と略同一軸線上に従動軸16が設けられ、従動軸16は軸受25によって回転可能に支持されており、この従動軸16に駆動プーリ26が取付けられている。支柱22内の上部には、図2に示すように、従動プーリ27が回転可能に取付けられており、この従動プーリ27と上記駆動プーリ26の間に上記タイミングベルト19が巻き掛けられている。

タイミングベルト19の両端部は、上記昇降体18に止着されている。昇降体18には水平に延出された水平アーム28が取付けられ、この水平アーム28にその長手方向に沿って上記搬送アーム21の基部が移動可能に設けられている。搬送アーム21は、多関節アームからなり、その先端部にキャリア2を載せて搬送するようになっている。上記支柱22内には、昇降体18の下限位置、上限位置および原点位置を検知するための下限センサ29、上限センサ30および原点センサ31が設けられている。

上記駆動軸15と従動軸16を連結する軸継手17は、例えば図4の(a)、(b)に示すように、駆動軸15と従動軸16にそれぞれネジ32の締付けにより取付固定される左右一対の継手部材17a,17bと、両継手部材17a,17bを屈曲可能に連結する十字ピン17cとを有する、いわゆるユニバーサルジョイントからなっている。そして、上記軸継手17を保護するために、駆動軸15と従動軸16には、軸継手17を中心とした同一円周上に位相をずらして互いに対向する方向、すなわち両軸15,16の軸方向に平行する方向へ延出した腕部33を有する補助継手34が設けられ、軸継手17のスリップや破損等の故障時に上記補助継手34の腕部33が互いに係合するように構成されている。

この補助継手34は、図5の(a)、(b)に示すように、駆動軸15と従動軸16にそれぞれネジ35の締付けにより取付固定される左右一対の継手部材34a,34bからなっている。両継手部材34a,34bは、左右対称であるため、一方の継手部材34aについて、図6を参照して説明する。この継手部材34aには、軸継手17よりも径の大きい鍔状に形成されており、その中心部に駆動軸15もしくは従動軸16を通すための軸孔36が設けられている。また、継手部材34aの端面には、軸孔36を挟んで一対の腕部33が軸方向に沿って平行に延出して一体形成されている。なお、37は、ネジ35による締付けを可能とするために、軸孔36と連通して半径方向に形成されたスリットである。

上記一対の継手部材34a,34bは、対向する腕部33が軸方向にオーバーラップするが、周方向には互いに干渉しないように所定の角度例えば90度位相をずらした状態で駆動軸15と従動軸16にそれぞれ取付けられる。この場合、補助継手34を構成する継手部材34a,34bは、軸継手17を挟んで対向する状態で駆動軸15と従動軸16にそれぞれ取付けられ、各継手部材34a,34bから延出された腕部33が軸継手17を非接触で取囲む状態とされる。このように補助継手34は、軸継手17の外側に配置されため、アウターカップリングと称することができる。この補助継手34は、通常時には、互いに接触することがなく、動力の伝達に何の影響も及ぼさないが、動力伝達用の軸継手17が破損し、連結状態が解除されると、交互に突出した腕部33が接触(係合)して、駆動軸15と従動軸16の関係が維持され、この結果、従動軸16は駆動軸15によって制動されることになる。補助継手34は、軸継手17にスリップや破損を生じた時に対向する腕部33が周方向で互いに当接してトルクを伝達するために、強度の高い金属例えばステンレススチールにより形成されていることが好ましい。

上記補助継手34には、駆動軸15側と従動軸16側において、円周の一部に切欠部38を有する遮光部39が両切欠部38が軸方向に重ならないように位相をずらして設けられ、両遮光部39を挟んで対向する位置には、図3に示すように、両切欠部38を光が透過することにより軸継手17の位相ずれを検知するための投光器40aと受光器40bからなる光センサ40が設けられ、軸継手17のスリップや破損等による位相ずれを常時検知することができるようになっている。上記切欠部38は、補助継手34を構成する継手部材34a,34bの円周の一部を所定の範囲で切り欠くことにより、図示例では軸孔36を基準とする対称位置に2個所形成されている。

そして、上記継手部材34a,34bの円周には、上記切欠部38を所定形状に形成することにより、中心角が例えば94度の扇状の遮光部39が軸孔36を基準とする対称位置に2箇所形成されている。上記遮光部39の略中央部に上記腕部33が設けられている。上記継手部材34a,34bを駆動軸15と従動軸16に例えば90度の位相をずらして取付けることにより、図7の(a)に示すように、一方の継手部材34aの切欠部38が他方の継手部材34bの遮光部39に対向して覆われた状態とされている。

上記光センサ40を構成する投光器40aと受光器40bは、駆動部のハウジング23内において、補助継手34を構成する両継手部材34a,34bを軸方向から挟んで対向する位置に光軸41が切欠部38を通るように設定して取付けられている。従って、図7の(a)に示す通常時の状態では、投光器40aから出射される光線例えば赤外線が遮断され、受光部40bで該光線は検知されない。

一方、軸継手17を固定しているネジ32の緩み等により軸継手17にスリップが発生して、駆動軸15と従動軸16の間に位相ずれが生じると、図7の(b)に示すように、補助継手34には切欠部38を覆っている遮光部39がずれて隙間42が発生し、投光器40aからの光線がこの隙間42を透過して受光部40bに入射し、該光線が検知される。また、何らかの原因で軸継手17が破損したり、あるいは上記スリップが増大したりすると、図7の(c)に示すように、補助継手34には上記隙間42が大きく発生し、同様に、投光器40aからの光線が受光部40bで検知される。このとき、各継手部材34a,34bから延出された腕部33が互いに接触(係合)して、この結果、従動軸16は駆動軸15によって制動される。

このようにして上記光センサ40は、軸継手17の破損やスリップによる位相ずれを常時検知することができるようになっている。上記光センサ40の検知信号は、図示しない制御装置に入力されており、位相ずれが発生した時に、制御装置により電動モータ24を停止したり、警報を発したりするように構成されている。

以上の構成からなる昇降機構20ないしキャリア搬送装置11においては、電動モータ24の駆動により、その動力が駆動軸15から軸継手17を介して従動軸16に伝達され、この従動軸16上の駆動プーリ26が駆動されることによりタイミングベルト19を介して昇降体18を昇降させることができる。なお、上記昇降機構20は、昇降体18の原点位置を原点センサ31で検知して電動モータ24のエンコーダ24cと対応させることにより、エンコーダ24cにより昇降体18の高さ位置を検出して自動制御を行うことが可能になっている。

ところで、上記軸継手17においては、振動や経年変化等により、軸継手17を固定しているネジ32が緩んだり、あるいは十字ピン17c等が破損したりすることが考えられる。軸継手17を固定しているネジ32が緩むと、スリップが生じて駆動軸15と従動軸16の間に位相ずれが発生し、昇降体18の昇降操作ないし制御を精度良く実行することが困難になる。また、軸継手17が破損したり、あるいは上記スリップが増大したりすると、動力を伝達できなくなるだけでなく、昇降体18側の荷重を支えられなくなり、昇降体18が落下して搬送アーム21やキャリア2等を損傷することが考えられる。

しかしながら、上記駆動軸15と従動軸16には、対向する方向へ交互に突出した腕部33を軸継手17を中心とした同一円周上に位相をずらして有する補助継手34が設けられているため、軸継手17にスリップや破損等の故障が発生した場合には、補助継手34の腕部33が互いに当接係合し、駆動軸15と従動軸16の関係(連結関係)を保つことができ、動力を伝達できるだけでなく、昇降体18の落下を防止することができ、信頼性および安全性を確保することができる。

また、上記補助継手34は、円周の一部に切欠部38を有する遮光部39を両切欠部38が軸方向に重ならないように位相をずらして有しており、これら両遮光部39を挟んで対向する位置には両切欠部38を光が透過することにより軸継手17の位相ずれを検知するための透過型の光センサ40が設けられているため、軸継手17のスリップや破損等による位相ずれが発生した場合には、図7の(b)ないし(c)に示すように、補助継手34の遮光部39に隙間42が発生し、この隙間42を投光器40aからの光線が透過して受光器40bに入射することで上記位相ずれを検知することができる。そして、上記位相ずれを検知した時に、電動モータ24を停止し、警報を発するように構成されているため、位相ずれが生じた状態での運転の継続を未然に防止することができると共に、軸継手17に故障が発生したことをオペレータに知らせて迅速に対処することが可能となる。

なお、上記原点センサ31や上限および下限センサ29,30とエンコーダ24cにより軸継手17の破損やスリップによる位相ずれを検出することも可能であるが、昇降体18がこれらのセンサ29,30,31の位置に来ない限り上記位相ずれを検出することができず、位相ずれを常時検出することは困難である。これに対して、上記光センサ40によれば、位相ずれを常時検出することができる。

以上、本発明の実施の形態を図面により詳述してきたが、本発明は上記実施の形態に限定されるものではなく、本発明の要旨を逸脱しない範囲で種々の設計変更等が可能である。例えば、吊り材としては、タイミングベルトが好適であるが、タイミングベルト以外にワイヤであってもよい。また、軸継手としては、十字ピンの代りに板ばねを介して継手部材同士を連結してなるもの等であっても良い。上記実施の形態では、遮光部を挟んで対向する位置に投光器と受光器からなる光センサを設けているが、遮光部を挟んで対向する位置の一方に投光器と受光器からなる光センサを設け、他方に投光器からの光を受光器に反射させる反射鏡を設けても良い。

【発明の効果】
以上要するに、本発明によれば次のような効果を奏することができる。

(1)請求項1に係る発明によれば、昇降機構における駆動軸と従動軸に軸継手を中心とした同一円周上に位相をずらして互いに対向する方向へ延出した腕部を有する補助継手を設け、軸継手の故障時に上記補助継手の腕部が互いに係合するように構成したので、軸継手にスリップや破損等の故障が発生したとしても従動軸が駆動軸により制動されることとなり、昇降体の落下を防止することができる。

(4)請求項4に係る発明によれば、キャリア搬送装置における駆動軸と従動軸に軸継手を中心とした同一円周上に位相をずらして互いに対向する方向へ延出した腕部を有する補助継手を設け、軸継手の故障時に上記補助継手の腕部が互いに係合するように構成し、上記補助継手は円周の一部に切欠部を有する遮光部を両切欠部が軸方向に重ならないように位相をずらして有し、両遮光部を挟んで対向する位置の少なくとも一方に両切欠部を光が透過することにより軸継手の位相ずれを検知するための光センサを設けたので、軸継手にスリップや破損等の故障が発生したとしても従動軸が駆動軸により制動されることとなり、昇降体の落下を防止することができると共に、軸継手のスリップや破損等による位相ずれを常時検知することができる。
(5)請求項5に係る発明は、被処理体を収容したキャリアを搬送するキャリア搬送装置を備えた縦型熱処理装置において、前記キャリア搬送装置は、駆動軸と従動軸を軸継手を介して連結し、駆動軸の回転に応じた従動軸の回転により昇降体を吊り材を介して昇降させる昇降機構を有し、昇降体に設けられた搬送アームによりキャリアを支持して搬送するように構成され、上記駆動軸と従動軸に軸継手を中心とした同一円周上に位相をずらして互いに対向する方向へ延出した腕部を有する補助継手を設け、軸継手の故障時に上記補助継手の腕部が互いに係合するように構成し、上記補助継手は円周の一部に切欠部を有する遮光部を両切欠部が軸方向に重ならないように位相をずらして有し、両遮光部を挟んで対向する位置の少なくとも一方に両切欠部を光が透過することにより軸継手の位相ずれを検知するための光センサを設けたので、軸継手にスリップや破損等の故障が発生したとしても従動軸が駆動軸により制動されることとなり、昇降体の落下を防止することができると共に、軸継手のスリップや破損等による位相ずれを常時検知することができる。
