本発明は、半導体ウエハ、液晶表示装置用ガラス基板、フォトマスク用ガラス基板、光ディスク用基板等の基板(以下「基板」という)に所定の処理を施す基板処理装置であって、基板の姿勢を変換する機構を備える基板処理装置に関する。

【関連技術】
従来、複数の基板に対する処理を行うため、搬送キャリアに収納された複数の基板を搬入して処理を行った後、基板を搬出する基板処理装置が存在する。このような基板処理装置においては、直線的に配列された各処理部において基板処理が順次行われる。そして、これらの基板処理装置においては、複数の基板はそれぞれが垂直姿勢とされ、さらにお互いが平行に配列されて保持された状態において基板に対する処理が行われる。

従来の搬送キャリア内においては、基板処理装置での処理時と同様、複数の基板はそれぞれが垂直姿勢で互いに平行配列された状態において搬送されていたため、搬入時および搬出時には特に姿勢を変換する必要はなかった。

しかしながら、近年の基板サイズの増大によって、基板の搬送時においては水平姿勢で搬送することが多くなってきた。これは、垂直姿勢で搬送すると、基板が搬送キャリア内で揺動することによって基板同士が接触・衝突し、汚染物資の発生原因となることがあったためである。

一方、基板処理装置においては、その内部で行われる処理の都合上、垂直姿勢で保持されることが好ましい。そのため、複数の基板の姿勢を水平姿勢と垂直姿勢との間で変換することが必要になる。

【発明が解決しようとする課題】
しかしながら、直線的に配列された複数の処理部の延長上にこのような姿勢変換を行う装置を併置するだけでは、基板処理装置の配列方向の長さが大きくなってしまう。したがって、フットプリントの増大を招くことになり、クリーンルームのスペースの有効利用を図ることができないという問題を有する。

そこで、本発明は前記問題点に鑑み、基板の姿勢を水平姿勢と垂直姿勢との間で変換する姿勢変換機構を備えた基板処理装置であって、コンパクトな基板処理装置を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、請求項1に記載の基板処理装置は、基板に対して所定の処理を行う基板処理装置であって、(a)複数の処理部の直線的配列として構成され、基板に一連の処理を順次に行うための処理部列と、(b)基板を水平姿勢で待機させる基板待機部と、(c)基板を垂直姿勢の状態で前記処理部列に沿って搬送する搬送手段と、(d)前記搬送手段と前記基板待機部との間で基板を受け渡す受渡し部と、を備え、前記受渡し部は、(d-1)基板の姿勢を水平姿勢と垂直姿勢との間で変換する姿勢変換手段、を有するとともに、前記受渡し部が、前記処理部列における列方向の側方に配置されており、前記受渡し部と前記搬送手段との間の基板の受渡しは、前記複数の処理部のうちの特定の処理部の上方でなされることを特徴とする。

<装置の概要>
図1、図2、および図3は、本実施形態の基板処理装置1を示す図であり、これらの図を参照して装置の概要を説明する。図1は、本実施形態の基板処理装置1の構成を示す平面図であり、図2は基板処理装置1の一部の構成を示す斜視図である。また、図3は、矢印AP(図2参照)の方向から見た基板処理装置1の内部構成を示す側面図である。

これらの図に示すように、基板処理装置1は、キャリア載置部100、水平移載ロボット200、姿勢変換機構300、プッシャ400、搬送機構500、および基板処理部600を備える。

プッシャ400は、ベース410、Y方向可動部420、Z方向可動部430、ホルダ440を有する。Y方向可動部420は、ベース410に設けられる図示しないモータ、ボールねじ、レールなどによって駆動され、ベース410に対して矢印AR42のように水平方向(Y方向)に所定の範囲を直線運動する。Z方向可動部430は、Y方向可動部420に設けられる図示しないモータ、ボールねじ、レールによって駆動され、Y方向可動部420に対して矢印AR40のように鉛直方向(Z方向)に所定の範囲を直線運動する。また、ホルダ440は、Z方向可動部430の上部に設けられ、垂直姿勢を有する基板を保持することができ、Z方向可動部430の上下移動により、姿勢P3、P4をとり得る。このような機構を用いることによって、プッシャ400は、垂直姿勢を有する複数の基板Wを姿勢変換機構300と搬送機構500との間で搬送することができる。またプッシャ400は、その上下移動によって、姿勢変換機構300および搬送機構500のそれぞれとの間で、垂直姿勢を有する複数の基板Wの受け渡しを行うことが可能である。

搬送機構500は、水平移動及び昇降移動が可能な搬送ロボット510を備える。また、搬送機構500は、垂直姿勢を有する複数の基板Wを挟持するための一対の挟持機構520を備えている。挟持機構520のそれぞれは、支持部522、524を有しており、支持部522、524のそれぞれは、複数の基板を支持するための複数の溝GVを有している。また挟持機構520は、図2の矢印ARの向きに回動することによって、基板Wを支持したり、基板Wの支持を解除したりすることができる。このような構成を有する搬送機構500は、プッシャ400との間で基板の授受を行う。また処理部に設けられているリフタ550およびリフタ560のそれぞれとの間での基板の授受を行うこともできる。搬送機構500は、洗浄処理前、洗浄処理中及び洗浄処理後の基板を一箇所から別の箇所に搬送したり移載したりする。

基板処理部600は、一対の挟持機構520を洗浄するための洗浄槽612a、612bを有する搬送機構水洗処理部610と、薬液を収容する薬液槽CBを有する薬液処理部620、640と、純水を収容する水洗槽WBを有する水洗処理部630、650と、乾燥処理部660とを備える。なお、搬送機構水洗処理部610は、厳密には基板を処理するものではないが、便宜上、基板処理に付随する処理を行うものとして基板処理部600の1つとして扱う。

またこれらの複数の処理部はX方向に直線的に配列されており、この直線的配列の側方には前述の搬送機構500が設けられている。搬送機構500は、直線的配列方向に移動することが可能であり、前述のような各処理部の相互間において基板の搬送を行う。

さらに薬液処理部620及び水洗処理部630の後方側には、リフタ550が配置されている。リフタ550は、上下動(Z方向)および横行(X方向)が可能であり、搬送機構500から受け取った基板を薬液処理部620の薬液槽CBに浸漬したり、水洗処理部630の水洗槽WBに浸漬したりする。また、同様に、薬液処理部640及び水洗処理部650の後方側には、リフタ560が配置されている。リフタ560は、上下動(Z方向)および横行(X方向)が可能であり、搬送機構500から受け取った基板を薬液処理部640の薬液槽CBに浸漬したり、水洗処理部650の水洗槽WBに浸漬したりする。このような機構によって、これらの処理部において薬液処理および水洗処理が行われ得る。

<基板処理の一例>
次に、このような基板処理装置1による処理手順の一例を説明する。

基板処理装置1において処理を行う複数の基板Wは、キャリアC内において水平に収納された状態で、キャリア載置部100に搬入されて載置される。水平移載ロボット200は、キャリア内に収納されている複数の基板を同時に取り出し、姿勢P1(図3参照)の姿勢変換機構300に受け渡す。次に、姿勢変換機構300は、水平の軸A30まわりに回動台320を90度回転して姿勢P2(図3参照)となり、水平姿勢で受け取った複数の基板Wを垂直姿勢に変換する。

位置P3(図3参照)に待機していたプッシャ400は、位置P4の方向へ上昇し、この上昇時に垂直姿勢の基板を受け取る。さらにプッシャ400は、Y方向を正の向きに移動して、Z方向可動部430の一部を洗浄槽612a、612bの間の空隙部614に進入させることによって、複数の基板を搬送機構水洗処理部610の上方へと搬送する。そして搬送機構500は、挟持機構520を用いることによって、垂直姿勢を有する複数の基板をプッシャ400から受け取って把持する。

一方、搬送ロボット510は、移載終了後、X方向を負の向きに搬送機構水洗処理部610にまで移動する。さらに搬送ロボット510は、下降(Z方向の負の向きに移動)することによって、一対の挟持機構520のそれぞれを洗浄槽612a、612bに浸漬して洗浄する。挟持機構520は、薬液処理部620上方において薬液雰囲気によって汚染されることがあるなどのため、洗浄することが好ましいからである。

搬送ロボット510は、前述の挟持機構520の洗浄処理を終えた後、水洗処理部630へと移動する。基板に対する次の処理を薬液処理部640において行うために、基板をリフタ550から受け取るためである。搬送ロボット510は、リフタ550から基板を受け取ったのち、薬液処理部640の位置にまでX方向を負の向きに移動する。そして、薬液処理部640の位置において待機するリフタ560に対して、基板を受け渡す。基板を受け取ったリフタ560は下降して、薬液処理部640の薬液槽CBに基板を浸漬して所定の薬液処理を行う。

<姿勢変換機構>
次に、姿勢変換機構300の構造および姿勢変換機構300を利用した姿勢変換に関して詳細な説明を進めていく。

回動台320は、基板を保持するための一対の第1保持機構330を有している。第1保持機構330は、3つの自由度を有し、仮想基準面Fに対して垂直および水平方向の直線運動と、仮想基準面Fに垂直な軸まわりの回転運動とを行うことができる。以下では、これらの各運動を実現する機構について説明する。

図5は、これらの駆動機構の概略を示す図である。まず、図5を参照しながら、仮想基準面Fに対して垂直方向の直線運動を達成する駆動機構について説明する。回動台320(図4参照)の上側には固定台322が固定されており、固定台322の一部には、リニアブッシュ322aが備えられている。また昇降ベース324は、このリニアブッシュ322aを貫通する部分を有しており、矢印AR31の方向、つまり仮想基準面Fに対して垂直な方向に固定台322に対して移動する。

固定台322と昇降ベース324との間の相対運動は、シリンダM31の水平方向の直線運動を昇降方向の直線運動に変換することにより行われる。ここで図4を参照する。シリンダM31は、固定台322に固定されており、シリンダM31の可動部の水平方向の直線運動は、横行スライダ部323の矢印AR31a(図4参照)で示す方向の直線運動として伝達される。また横行スライダ部323はその上面にテーパ部323aを有している。

上記の横行スライダ部323は、固定台322の上側に設けられたレール部322bを走行することによって直線運動(矢印AR31a)し、この直線運動に応じてローラ324aがテーパ部323aの上を転がることによって、ローラ324aはテーパ部323aの傾きに応じた昇降運動を行う。このローラ324aの昇降運動に応じて、昇降ベース324は矢印AR31で示される方向(鉛直方向)に直線運動を行うことになる。なお、昇降ベース324は、バネなどの付勢手段S(図5参照)によって、固定台322に近づく方向に付勢されている。これは、回動台320がどのような姿勢をとる場合にあっても、ローラ324aが横行スライダ部323から離れることがないようにするためである。したがって、回動台320が姿勢P1(図3参照)以外の姿勢をとる場合にあっても、昇降ベース324は横行スライダ部323のテーパ部323aの傾きに応じた相対運動を行う。

次に、第1保持機構330が仮想基準面Fに対して水平方向に行う直線運動について説明する。この水平方向の直線運動は、昇降ベース324と横行ベース326との間の相対移動により実現される。

また一対の第1保持機構330のそれぞれは、その表面に複数の基板を保持するための複数の保持溝332を有している。これらの複数の保持溝332は、Z方向に配列されている。図6は、複数の保持溝332のそれぞれに基板Wが水平姿勢で載置されている状態において、その一部を拡大した断面図である。このように、一対の第1保持機構330は、一対の保持溝332によって、水平姿勢を有する複数の基板を保持することができる。なお、これらの保持溝332は、フッ素樹脂製、とりわけテフロン(商標)製であることが好ましい。

さらにこれらの複数の保持溝332は、第1保持機構330の片面に複数の保持溝332aの配列を有し、その反対側の面に複数の保持溝332bの配列を有する。第1保持機構330は、上記の回転機構によって回転可能であるので、基板を保持する保持溝332aおよび332bを切り換えることができる。たとえば、基板処理部600における基板処理前の基板を一対の保持溝332aによって保持し、基板処理後の基板を一対の保持溝332bによって保持することができる。このように基板処理前後において基板を保持する保持溝を切り換えるようにすれば、基板処理前に基板に付着していた汚染物が基板処理が施された基板に付着することがない。

<第2保持機構>
また回動台320は、基板を保持するための一対の第2保持機構340を有している。第2保持機構340は、モータM34によって回転駆動される。

一対の第2保持機構340のそれぞれは、その表面に複数の基板を保持するための複数の保持溝342を有している。これらの複数の保持溝342は、Z方向に配列されている。図7は、複数の保持溝342のそれぞれに基板Wが垂直姿勢で載置されている状態において、その一部を拡大した断面図である。保持溝342のそれぞれはV字型の形状を有している。一対の第2保持機構340は、このような形状を有する保持溝342によって、垂直姿勢を有する複数の基板を保持することができる。なお、これらの保持溝342は、フッ素樹脂製、とりわけテフロン(商標)製であることが好ましい。

また、第1保持機構330と同様に、第2保持機構340は、第2保持機構340の片面に複数の保持溝の配列を有し、その反対側の面に複数の保持溝の配列を有する。第2保持機構340は、モータM34によって回転可能であるので、基板を保持する保持溝を切り換えることができる。たとえば、基板処理部600における基板処理前の基板を片面の一対の保持溝によって保持し、基板処理後の基板を反対側の面の一対の保持溝によって保持することができる。このように基板処理前後において基板を保持する保持溝を切り換えることによれば、基板処理前に基板に付着していた汚染物が基板処理が施された基板に付着することがない。

姿勢変換機構300は、以上のような構造を有する。このような構造を有する姿勢変換機構300は、第1保持機構330および第2保持機構340に保持された複数の基板Wの姿勢を水平姿勢と垂直姿勢との間で変換することができる。以下では、この姿勢変換動作について説明する。

まず図8および図18に示すように、水平移載ロボット200は、キャリアCから同時に取り出した複数の基板Wを、姿勢変換機構300の−Y方向から姿勢変換機構300に接近させる。さらに水平移載ロボット200(図2参照)は、これらの基板を矢印AF1が示す向きに移動する。この際、複数の基板Wは、Z方向位置に関して、第1保持機構330の複数の保持溝332の相互間の間隙を通過して所定の位置にまで移動する。したがって、基板Wと第1保持機構330とは接触しない。

そして水平移載ロボット200は、複数の基板Wを矢印AF2の向きに下降させて、第1保持機構330の複数の保持溝332の上に載置する。これによって、複数の基板Wのそれぞれは、一対の第1保持機構330の、対応する一対の保持溝332によって保持される。上記のような動作によって、複数の基板Wは図9および図19に示す状態を有することになる。ただし、この状態においては、まだ複数の基板Wは第2保持機構340と接触していない。なお、水平移載ロボット200は、複数の基板Wを載置した後、その後の姿勢変換動作と干渉しない位置に退避する。
